Abstract
Description
The present invention relates to a method for manufacturing a magnetic recording medium mounted on a perpendicular magnetic recording type HDD (hard disk drive) or the like.
Various information recording techniques have been developed with the recent increase in information processing capacity. In particular, the surface recording density of HDDs using magnetic recording technology continues to increase at an annual rate of about 100%. Recently, a 2.5-inch diameter magnetic recording medium used for HDDs or the like has been required to have an information recording capacity exceeding 200 GBytes per sheet. In order to meet such a demand, one square is required. It is required to realize an information recording density exceeding 400 GB per inch.
Along with this, the mainstream recording method of magnetic recording media is also shifting from the in-plane magnetic recording method to the perpendicular magnetic recording method. The perpendicular magnetic recording medium used in the perpendicular magnetic recording system is adjusted so that the easy axis of magnetization of the magnetic recording layer is oriented in the direction perpendicular to the substrate surface. Therefore, according to the perpendicular magnetic recording system, it is possible to secure a sufficient magnetic domain (area used for 1-bit recording) within a limited range, which has been a drawback of the in-plane magnetic recording system, and to reduce the magnetic force generated by surrounding magnetic domains. The problem of canceling can be solved, which is suitable for increasing the recording density.
Such a perpendicular magnetic recording medium generally has a substrate formed of glass, aluminum, or the like, carried into a film forming apparatus that forms a production line by connecting a plurality of chambers, and is placed on the substrate while passing through the production line. Are manufactured by laminating a plurality of predetermined layers (see Patent Document 1).
The chamber includes a load lock chamber for carrying in the film forming apparatus, a corner chamber and a rotation chamber (blank chamber) for carrying in the production line, a heat chamber for heating, a film forming chamber for film formation, There is an unload lock chamber for carrying out the membrane device. Generally, after heating a substrate in a heat chamber, it is said that a higher coercive force can be obtained by immediately forming a film. In addition, it is considered that the deterioration (oxidation) of the surface of a layer can be reduced when the time from when a certain layer is formed to when the next layer is formed is shorter.
However, it is difficult to actually reduce the time required for each process of the production line. In addition, in a place where a corner chamber or the like provided at a position where the path of the production line is refracted between the film forming chambers, the time between the film forming becomes longer than the others.
Accordingly, various methods for improving the properties of the magnetic recording medium by compensating for the influence of such time have been studied. For example, if a specific layer is deposited (bias sputtering) while applying a bias to the substrate in the deposition chamber, it is possible to prevent the sputtering gas from entering the deposited film, and to improve the holding power and squareness ratio. It can be done (see Patent Document 2).
However, although the above-described bias sputtering is effective in a specific layer and can improve the coercive force and the squareness ratio, it does not cancel the influence of deterioration caused by time. In other words, this method raises the overall properties of the medium and does not eliminate the deterioration that has occurred. Therefore, for example, in a production line in which two blank chambers are connected, it is considered that the influence of deterioration becomes large, and the fundamental problem cannot be solved.
Further, in the bias sputtering, since the sputtered particles have a large energy, there is a problem that the exposed surface is etched. On the one hand, this is an advantage that the uneven part of the surface is preferentially shaved and the smoothness is improved, but on the other hand, the structure of the layer where the sputtered particles collide is destroyed (between the layers). It was a drawback that caused the properties to deteriorate.
The present invention has been made in view of such a problem, and provides a method for manufacturing a magnetic recording medium capable of eliminating deterioration caused without damaging each layer and effectively improving properties. The purpose is to do.
As a result of extensive studies by the inventor in order to solve the above-mentioned problems, it has been found that the influence of deterioration can be solved to some extent by simply applying a bias without forming a film, instead of bias sputtering. As a result of further studies, the present invention has been completed.
That is, in order to solve the above problems, a typical configuration of the present invention is to manufacture a magnetic recording medium in which a plurality of layers are stacked on a substrate using an in-line film forming apparatus in which a plurality of chambers are connected. In the method, a rotation step of rotating the substrate to apply a bias when forming the next layer, an empty bias step of applying a bias to the substrate without forming a film, and applying a bias on the substrate The bias film forming step for forming the film is performed in this order.
According to this configuration, the oxide film formed on the surface in the rotation chamber that performs the rotation process can be removed (reduced) by the empty bias, and the crystal orientation of the layer to be formed next can be improved. In particular, by using an empty bias, it is possible to eliminate the deterioration that has occurred without damaging each layer and to effectively improve the properties of the magnetic recording medium.
In addition, since the rotation chamber is a blank chamber that does not perform film formation, it takes longer time to form the next layer than other parts, and therefore the deterioration (oxidation) of the layer surface proceeds. Conceivable. Therefore, similarly to the rotation chamber, in the chamber next to the corner chamber where the path of the connected chambers is refracted, the effect of improving the deterioration of the magnetic recording medium can be obtained by performing the empty bias process in the same manner. Can do.
In order to solve the above problem, another typical configuration of the present invention is a magnetic recording medium in which a plurality of layers are stacked on a substrate using an in-line film forming apparatus in which a plurality of chambers are connected. In the manufacturing method, a soft magnetic layer forming step for forming a soft magnetic layer, a rotating step for rotating a substrate to apply a bias when forming the next layer, and a substrate without forming a film An empty bias step of applying a bias to the substrate, a bias film forming step of forming a nonmagnetic pre-underlayer comprising Ni as a main component while applying a bias on the substrate, and an underlayer of Ru or Ru compound are formed. The underlayer film forming step is performed in this order.
According to such a configuration, the oxide film formed on the surface of the soft magnetic layer can be removed (reduced) by the empty bias in the rotation chamber in which the rotation process is performed, and the crystal orientation of the base layer before film formation can be reduced. Can be improved. In particular, by using an empty bias, it is possible to eliminate degradation that has occurred without damaging the previous underlayer and the soft magnetic layer, and to effectively improve the properties of the magnetic recording medium. In particular, when the soft magnetic layer is an easily oxidized FeCo-based alloy, the benefits of the present invention can be remarkably obtained.
It is preferable to perform a non-bias film forming step of forming a nonmagnetic pre-underlayer composed mainly of Ni without applying a bias after the empty bias step and before the bias film forming step.
The bias voltage applied in the idle bias step is preferably 300 V or less. That is, when a voltage higher than 300 V is applied, each layer may be damaged, and the SN ratio may be reduced. Therefore, it is appropriate to set the voltage within such a range.
According to the present invention, it is possible to eliminate the deterioration that has occurred without damaging each layer and to effectively improve the properties of the magnetic recording medium.

As the
The later-described
The
軟磁性層114は、CoTaZrなどのコバルト系合金によって形成され、好適には、AFC(Antiferro-magnetic exchange coupling:反強磁性交換結合)を備える。
The soft
FIG. 2 is a view for explaining the cross-sectional structures of the soft
The first
The second
As shown in FIG. 2A, the surface can be formed smoothly by forming the second
On the other hand, as shown in FIG. 2C, when the
In the present embodiment, the
The
The nonmagnetic
The
The
The medium
The

FIG. 4 is a diagram showing the configuration of the
As shown in FIG. 4, when the

In order to demonstrate that the deterioration of the layer surface that occurs during the film formation can be eliminated by applying an empty bias, the following verification was performed.

The application of the air bias was performed after a blank chamber (

図6は、成膜を行わずに空バイアスを印加することにより生じるMEW(Magnetic Erace Width:磁気的消去幅)とSNm(Signal Noise margin:媒体ノイズ比)の変化を示す図である。 All other conditions (other than the voltage conditions described above) were set to be equal so that no difference occurred between the test media. FIG. 6 shows the property evaluation results of the medium verified as described above. FIG. 6 is a diagram showing changes in MEW (Magnetic Erace Width) and SNm (Signal Noise margin) caused by applying an empty bias without film formation.
From the verification results, it was demonstrated that the value of MEW (generally determined by MWW (half width) and E race band) can be improved by applying an empty bias. That is, it was demonstrated that a narrow track effect can be obtained. Further, in other evaluation methods, the crystal orientation of the
Therefore, it is considered that the effect caused by the application of the air bias is related to the crystal orientation. The crystal orientation of the
The applied voltage of the air bias is preferably 300 V or less. In the verification, a decrease in SNm began to be seen at a voltage of 300V. Therefore, if a voltage higher than this is applied, the layer may be damaged, and the properties of the medium may be deteriorated.
FIG. 7 is a diagram comparing the method of manufacturing a magnetic recording medium according to the present embodiment and the prior art. In particular, FIG. 7A shows a layer cross-sectional state that can be generated by applying an empty bias without film formation, and FIG. 7B shows a layer cross-sectional state that can be generated by conventional bias sputtering. is there.
As shown in FIG. 7A, the above-described effect is considered to be caused by reducing an oxide film generated on the surface of the layer. Therefore, it is assumed that the effect of applying the bias bias can have a certain effect in any layer.
Further, the effect of applying the blank bias according to the present embodiment cannot be achieved by the bias sputtering which is the conventional technique. That is, as shown in FIG. 7 (b), bias sputtering surely applies a bias to the substrate, but the surface of the layer containing the oxide film and impurities is destroyed by the collision (etching) of the sputtered particles without bringing out the reducing effect. End up. Therefore, the elimination of the layer surface deterioration due to the application of the empty bias does not provide the same effect if bias sputtering is performed, and this bias sputtering is not triggered or caused. All of the present invention has been guided by the inventor's diligence.
As mentioned above, although the suitable Example of this invention was described referring an accompanying drawing, it cannot be overemphasized that this invention is not limited to this embodiment. It will be apparent to those skilled in the art that various changes and modifications can be made within the scope of the claims, and these are naturally within the technical scope of the present invention. Understood.
As described above, according to the present invention, each layer is different from bias sputtering that not only roughens the layers but also damages the layer structure and may not be able to fully exhibit the performance of the layers. It is possible to eliminate degradation that has occurred without causing damage and to effectively improve the properties of the magnetic recording medium.
Note that the gist of the present invention is to eliminate the deterioration by applying an empty bias between the formation of one layer and the formation of the next layer. It is understood that examples are also within the scope of the present invention.
