回路導体2は、薄膜法や厚膜法により形成された導体である。厚膜法で形成する場合は、例えば、タングステンやモリブデン,マンガン,銀,銅等の金属粉末に有機溶剤,溶媒,必要に応じて、ガラス等の基体1との結合材を添加混合した金属ペーストを、スクリーン印刷法等の印刷法により所定パターン形状で基体1の所定位置に被着形成させ、850℃〜1500℃で焼成することにより基体1の表面に焼き付けて形成される。上述したようにグリーンシートを用いて基体1を形成する場合は、グリーンシートに金属ペーストを塗布しておいて、基体1と同時焼成により形成してもよい。この場合の回路導体2の表面には、接続材4の濡れ性を良好にし、リード端子3との接続抵抗を小さくして接続するために、ニッケルやニッケル−コバルト合金、金等をめっき法等により被着させておくとよい。また、薄膜法で形成する場合は、以下のようにする。まず基体1の主面の全面に、蒸着法やスパッタリング法,イオンプレーティング法等の薄膜形成法により、密着金属層,バリア層を順次成膜して薄膜層を形成する。次に、薄膜層が回路導体2の形状に露出するような開口を有するレジスト膜を薄膜層の上に形成し、露出した薄膜層の上にめっき法等で銅や金等の主導体層を形成する。そして、レジスト膜を剥離し、主面の全面に形成されて主導体層に覆われていないバリア層および密着金属層をエッチングにより除去することで、回路導体2の形状に基体1の上面に回路が形成される。厚膜法で形成した場合と同様に、回路導体2の表面にはニッケルやニッケル−コバルト合金、金等をめっき法等により被着させておくとよい。

回路導体2は、搭載部1aから外周へ延びる形状で、搭載部1aの外周に沿って配列される。この配列は、撮像素子9の電極の配列に応じて配列すればよく、通常の撮像素子9は平面視形状が四角形であるが、その4辺すべてに沿って配列する必要はなく、対向する2辺だけ沿って配列してもよいし、1辺だけに沿って配列してもよい。リード端子3は回路導体2に接続されるので、基体1が四角形状であれば、その4辺から基体1の外側へ延出する場合や2辺から延出する場合がある。

リード端子3は、例えばFe−Ni−Co合金やFe−Ni合金,銅(Cu),銅合金等の金属から成るものである。リード端子3の基体1との接続信頼性の観点からは、基体1の熱膨張係数との差が小さい熱膨張係数を有するものが好ましく、基体1が酸化アルミニウム質焼結体から成る場合であれば、例えばFe−42%Ni合金が好ましい。リード端子3の表面には、腐食防止や導電性の向上、あるいは接続材4の濡れ性を良好にし、回路導体2との接続抵抗を小さくして接続するために、ニッケルめっき層および金めっき層を順次被着させておくとよい。

図6(a)に示す例では、リード端子3の上面に凸部を有し、下面に凹部を有しており、図6(b)に示す例では、リード端子3の上下面に凸部を有している。リード端子3の上面に凹部を有し、下面に凸部を有していてもよいし、リード端子3の上下面に凹部を有していてもよい。また、上下面のいずれか一方だけに凸部または凹部を有していてもよいし、複数の凸部または複数の凹部であってもよいし、片面に凸部と凹部との両方を有していてもよい。凸部および凹部の形成は、エッチングやプレス加工によって行なえばよい。打ち抜き加工によりリードフレームを作製する場合は、凸部や凹部に対応した金型を用いて打ち抜きとともにプレス加工することで、リードフレームの作製と同時に凸部や凹部を形成することができる。金属から成る板材にあらかじめ切削加工等により凹部を形成しておいてから打ち抜き加工してもよい。図6(a)に示す例のように、凸部が形成された面(上面)と対向する面(下面)に凸部に沿った形状の凹部を有する場合は、プレス加工を用いてより容易に形成することができる。また、図6(a)および図6(b)に示す例では、断面形状が三角形であるが角部は丸められている。このように、凸部も角部を有さない形状であると、接合材5とリード端子3との間に応力が加わったとしても、接合材5にクラックが発生することが抑えられるので好ましい。

図7(b)に示す例では、リード端子3の一方の側面に凸部を有し、対向する他方の側面の凸部に対向する位置に凸部と同形状の凹部を有している。このように凸部と凹部を配置することにより、一方の側面あるいは両側面に凸部のみを形成する場合に対して、リード端子3の間隔を小さくすることなく凸部を設けることができるので好ましい。図7(c)に示す例では、リード端子3の両側面に凹部が設けられているため、接合材5が隣り合うリード端子3・3の凹部間の間隔が広くなった部分を通ってリード端子3の下面に回り込みやすくなり、リード端子3の接続信頼性や気密信頼性が高まるので好ましい。この場合は特に、リード端子3の曲げ強度が低下しないように、凹部は応力の集中しやすい角を有さない形状とするのがよい。図7(d)に示す例は、図7(b)に示す例に対して、凸部および凹部より先端側の側面を、図7(d)における上側の側面は先端にかけて凹ませるとともに下側の側面は先端にかけて突出させたような形状であり。凸部および凹部より先端側の長さが長くなっているので、リード端子3と接合材5の接合面積をより増やすことができるので好ましい。また、リード端子3の両側面に凸部が設けられていると隣り合うリード端子3・3間の間隔が狭まり、接合材5がリード端子3の下側に回り込み難くなる傾向があるので、図7(e)に示す例のように、凸部により幅が広くなった部分に貫通孔を形成すると、貫通孔を通って接合材5がリード端子3の下面に回りこみ易くなると同時に、貫通孔によりリード端子3と接合材5との接合強度を高める効果もあるのでより好ましい。リード端子3の両側面に凸部を設ける場合は、図7(f)に示す例のように、隣り合うリード端子3・3の隣り合う側面の凸部同士が隣り合わないようにして、リード端子3・3間の間隔をできるだけ小さくしないようにするのが好ましい。図7(f)に示す例では1つのリード端子3の両側面に設けられた凸部は対向する位置に設けられているが、1つのリード端子3の両側面の凸部を対向しないように設けると、隣り合うリード端子3・3の凸部同士が隣り合わず、複数のリード端子3の形状を同じものとすることができる。このような場合も、図7(e)に示す例のような貫通孔を設けるのがより好ましい。
図1〜図8に示す例では、リード端子3は、その先端部が接続材4により回路導体2に接続されている。接続材4を用いずに、例えばリード端子3と回路導体2とをスポット溶接により直接、接合してもよい。 接続材4は、例えばAu80質量%−Sn20質量%共晶合金や、Au88質量%−Ge12質量%共晶合金等のAu系、あるいはAg72質量%−Cu28質量%合金やAg55質量%−Cu22質量%−Zn17質量%−Sn5質量%合金等のAgCu合金から成るろう材である。例えば、Au80質量%−Sn20質量%共晶合金を用いる場合は、基体1の回路導体2の上にAu80質量%−Sn20質量%共晶合金のリボンを載置し、その上にリード端子3の先端を載置して治具により固定し、還元雰囲気中にてピーク温度350℃で加熱するこことでリード端子3を回路導体2に接続することができる。上述したように複数のリード端子3が枠に接続されて一体となったリードフレームを用い、リードフレームの複数のリード端子3の先端を接続した後に枠部分を切り離すようにすると、複数のリード端子3の回路導体2との位置合わせが同時に行なえるので好ましい。また、Au80質量%−Sn20質量%共晶合金の量と回路導体2の表面の金めっき厚みを調整して、接続後の接続材4中の金含有率を高めることで接続材4の融点を共晶合金の融点である280℃よりも高めることができる。例えば、接続後の接続材4中の金含有率が90質量%となるように回路導体2の金メッキ厚みを調整した場合には、接続後の接続材4の融点は約400℃となる。より高い耐熱性を持たせる場合には、融点が780℃であるAg72質量%−Cu28質量%の合金や、融点が650℃であるAg55質量%−Cu22質量%−Zn17質量%−Sn5質量%を用いればよい。

接合材5は、ガラスまたは樹脂を用いることができる。ガラスとしては、PbO系ガラス,PbO−SiO系ガラス,BiO−SiO系ガラス、PO−SiO系ガラス、BO−SiO系ガラス等の低融点ガラスがある。樹脂としては、エポキシ樹脂、ポリイミド樹脂、ポリアミドイミド樹脂、ポリエーテルイミド樹脂等がある。いずれの場合も、熱膨張係数を基体1や枠体6と近いものとするために、例えば、シリカのような無機粉末等のフィラーを含有するものであってもよい。接合材5が低融点ガラスである場合は、例えば、酸化鉛56〜66質量%、酸化硼素4〜14質量%、酸化珪素1〜6質量%および酸化亜鉛1〜11質量%を含むガラス成分に、フィラーとして酸化ジルコニウムシリカ系化合物の粉末を4〜15質量%添加した粉末に適当な有機溶剤,溶媒を添加混合して得たガラスペーストを、スクリーン印刷法等の印刷法により枠体6の下面に所定厚みに印刷塗布し、これを約430℃の温度で焼成することによって枠体6にガラス層を被着させる。この枠体6を、予め回路導体2にリード端子3を接続した基体1の上にガラス層を下にして載置し、トンネル式の雰囲気炉またはオーブン等の加熱装置で約470℃に加熱することで接合材5を再溶融させて基体1の上面と枠体6の外周縁部に挟まれた各リード端子3の周囲を接合材5で覆い、冷却してガラス層を固化させることにより枠体6およびリード端子3を基体1に強固に接合して撮像素子収納用パッケージを作製する。接合材5が樹脂である場合は、例えば、ビスフェノールA型の液状エポキシ樹脂からなる主剤に対し、硬化剤としてテトラヒドロメチル無水フタル酸を外添加で10〜30質量%添加し、フィラーとしてシリカ粉末を外添加で30〜80質量%添加し、カーボンブラック等の着色剤、2−メトキシエタノール等の有機溶剤を添加混合して得られたエポキシ樹脂ペーストを、スクリーン印刷法等の印刷法により枠体6の下面に所定厚みに印刷塗布し、これを約60℃〜80℃の温度で溶剤を乾燥させ枠体6に樹脂層を被着させる。この枠体6を、予め回路導体2にリード端子3を接続した基体1の上に接合材5を下にして載置し、トンネル式の雰囲気炉またはオーブン等の加熱装置で加熱してピーク温度約150℃で1時間保持することにより、樹脂層を溶融させて基体1の上面と枠体6の外周縁部に挟まれた各リード端子3の周囲を樹脂で覆った後に硬化させ、枠体6およびリード端子3が基体1に強固に接合されて撮像素子収納用パッケージとなる。

上述したように、リード端子3の線熱膨張係数より接合材5の線熱膨張係数の方が大きいことが好ましい。このような組み合わせとしては、例えば、リード端子3がFe−29%Ni−17%Co合金(線熱膨張係数:6×10−6/℃(30℃〜500℃))から成り、接合材5が例えば、酸化鉛56〜66質量%、酸化硼素4〜14質量%、酸化珪素1〜6質量%および酸化亜鉛1〜11質量%を含むガラス成分に、フィラーとして酸化ジルコニウムシリカ系化合物の粉末を4〜15質量%添加した低融点ガラス(線熱膨張係数:7×10−6/℃)から成る場合、あるいはリード端子3が銅(線熱膨張係数:16.8×10−6/℃)から成り、接合材5がエポキシ樹脂に硬化剤としてテトラヒドロメチル無水フタル酸を外添加でエポキシ樹脂に対して20質量%添加し、フィラーとしてβ−ユークリプタイト(LiAlSiO4、線熱膨張係数:−8×10−6/℃)をエポキシ樹脂に対して250質量%外添加することで、線膨張係数を約18×10−6/℃とした場合等がある。線熱膨張係数の差が大きすぎると、特に接合材5がガラスから成る場合には、接合材5クラックが入る場合があるので、リード端子3の線熱膨張係数と接合材5の線熱膨張係数との差は、1〜3×10−6/℃程度であるのがより好ましい。

絶縁層11は、リード端子3の熱膨張係数と実質的に同じ熱膨張係数を有するものである。リード端子3の熱膨張係数と実質的に同じ熱膨張係数とは、リード端子3の熱膨張係数±1×10−6/℃程度の範囲の熱膨張係数である。リード端子3がFe−29%Ni−17%Co合金(線熱膨張係数:6×10−6/℃(30℃〜500℃))から成る場合であれば、例えば、絶縁層11は、酸化鉛56〜66質量%、酸化硼素4〜14質量%、酸化珪素1〜6質量%および酸化亜鉛1〜11質量%を含むガラス成分に、フィラーとして酸化ジルコニウムシリカ系化合物の粉末を4〜15質量%添加した低融点ガラス(線熱膨張係数:7×10−6/℃)を用いればよい。あるいはリード端子3が銅(線熱膨張係数:16.8×10−6/℃)から成る場合であれば、例えば、エポキシ樹脂に硬化剤としてテトラヒドロメチル無水フタル酸を外添加でエポキシ樹脂に対して20質量%添加し、フィラーとしてβ−ユークリプタイト(LiAlSiO4、線熱膨張係数:−8×10−6/℃)をエポキシ樹脂に対して275質量%外添加したもの(線膨張係数:約16.8×10−6/℃)を用いればよい。この場合の接合材5も同様に樹脂から成るものを用いるとよい。あるいは、例えば、酸化珪素74質量%,酸化リチウム14質量%,酸化アルミニウム4質量%,5酸化燐2質量%,酸化カリウム2質量%,酸化亜鉛2質量%,酸化ナトリウム2質量%から成るガラス成分50質量%とクリストバライト50質量%とから成るガラスセラミックス(線熱膨張係数:約17×10−6/℃)を用いてもよい。この場合の接合材5は、樹脂または絶縁層11より低融点のガラスから成るものを用いるとよい。

絶縁層11は、上記のようなガラスやセラミックスなどの無機物またはエポキシ樹脂等の有機物あるいはそれらの混合物等、絶縁性のものであればよい。絶縁性であるので、図8(a)に示す例のように絶縁層11が隣接する回路導体2・2に跨って形成されても、隣接する回路導体2・2間で短絡してしまうことがない。

絶縁層11は、リード端子3と同じ幅および厚みで、図8に示す例のように、各リード端子3の内側の端部から接合材5の内側の端部にかけて形成される。図7(b)〜(f)に示す例のように、リード端子3がその上下面や側面に凸部または凹部を有する場合は、凸部または凹部のない部分の厚みや幅としてよい。また、絶縁層11は、平面視で各リード端子3の内側の端部から接合材5の内側の端部にかけて形成されていればよく、基体1と枠体6との間における位置は、図8(b)に示す例のような基体1の上面、図8(c)に示す例のような基体1と枠体6との中間、あるいは図8(d)に示す例のような枠体6の下面など、特に制限はない。

絶縁層11を形成するには、例えば、絶縁層11が上記のような樹脂から成る場合であれば、樹脂ペーストを所定位置に所定形状で塗布して硬化させることにより形成すればよい。ガラスから成る場合であれば、ガラスペーストを同様に塗布し、溶融凝固させればよい。上記のようなガラスセラミックスの場合であれば、所定寸法の焼結体を作製して所定の位置に載置して、接合材5により固定すればよい。この場合は、表面にメタライズ層を形成しておき、リード端子3を回路導体2に接続する際に、同じ接続材4で回路導体2に接続してもよい。絶縁層11を図8(c)に示す例のような基体1と枠体6との中間に形成する場合は、例えば、基体1の上に所定の高さまで下側の接合材5の層を形成してその上に絶縁層11を形成し、さらにその上に上側の接合材5の層を形成すればよい。これに対して、図8(b)に示す例のような基体1の上面、あるいは図8(d)に示す例のような枠体6の下面に絶縁層11を形成する場合は、あらかじめ基体1の上面、あるいは枠体6の下面の所定の位置に絶縁層11を形成しておけば、接合材5の形成を1度に行なうことができるので容易になる。また、基体1の上面に絶縁層11を形成する場合は、リード端子3との位置合わせが容易となるのでより好ましい。枠体6の下面に絶縁層11を形成する場合には、枠体6に、絶縁体11との位置合わせ用マークと基体1との位置合わせ用マークを形成しておくとよい。

本発明の撮像装置は、上記のような本発明の撮像素子収納用パッケージと、撮像素子収納用パッケージの搭載部1aに搭載されるとともに複数のリード端子3に電気的に接続された撮像素子9と、枠体6の上面に接着剤7で接着された透光性蓋8とを具備している。このことにより、電気的接続信頼性および気密信頼性の高い撮像装置となる。

透光性蓋8の上にはフィルタを形成してもよい。透光性蓋8の上に別に作成したフィルタを配置する場合に比較して、撮像装置の厚みを低減できるので好ましい。フィルタとしては、結晶方位角が異なる2〜3枚の水晶板を重ね、水晶板の複屈折の特性を利用して撮像素子9がとらえた映像に発生するモアレ現象を防止するローパスフィルタがある。透光性蓋8として水晶板を用いた場合には、透光性蓋8をこのローパスフィルタの水晶板の一枚として兼用できる。また、一般的に赤色から赤外領域での感度が人間の視覚に比べ高い感度傾向を持つ撮像素子9を人間の目の色合い感度と合せる為に赤色から赤外領域の波長の光をカットするためのIRカットフィルタもある。IRカットフィルタは、透光性蓋8の表面に誘電体多層膜を数十層交互に形成することによって作製することができる。誘電体多層膜は、通常は屈折率が1.7以上の誘電体材料から成る高屈折率誘電体層と、屈折率が1.6以下の誘電体材料から成る低屈折率誘電体層とを、蒸着法やスパッタリング法等を用い、交互に数十層積層することにより形成される。屈折率が1.7以上の誘電体材料としては、例えば五酸化タンタルや酸化チタン,五酸化ニオブ,酸化ランタン,酸化ジルコニウム等が用いられ、屈折率が1.6以下の誘電体材料としては、例えば酸化珪素や酸化アルミニウム,フッ化ランタン,フッ化マグネシウム等が用いられる。

接着剤7は、熱硬化型や紫外線硬化型等のエポキシ系の樹脂からなるものを用いればよい。例えば枠体6の上面に、紫外線硬化型のエポキシ樹脂をディスペンス法を用いて枠体6の全周にわたって塗布し、その上に透光性蓋8を載置して紫外線を照射することで接着剤7が硬化して封止される。
