半導体発光素子1を構成する発光素子部10、20としては、いわゆる発光ダイオード、レーザーダイオードなどが好適である。発光素子部10、20の形状は特に限定されず、例えば、円形、楕円形、多角形又はこれに近い形状のものを利用することができる。特に、三角形、四角形、六角形などの形状であると、半導体発光素子1を形成する際に、複数の発光素子部10、20を緻密に配置できるので好ましい。

基板80は、半導体結晶をエピタキシャル成長させるのに適した材料から形成される。窒化物半導体のエピタキシャル成長に適した基板80としては、C面、A面、R面のいずれかを主面とするサファイア(A12O3)やスピネル(MgA12O4)のような絶縁性基板、またSiC(6H、4H、3C)、シリコン、ZnS、ZnO、GaAs、ダイヤモンド;LiNbO3、NdGaO3等の酸化物基板、窒化物半導体基板(GaN、AlN等)等が挙げられる。また、半導体成長面がオフアングルした基板、或いは凹凸構造が設けられた基板であってもよい。なお、基板80は、最終的に除去することもできる。さらに、透光性を有する基板であれば、半導体素子構造を積層した主面に対向するもう一方の主面側を光取り出し面とすることも可能である。

半導体素子構造としては、例えば、基板80上に、InN、AlN、GaN、InGaN、AlGaN、InGaAlN等の窒化物半導体、III−V族化合物半導体、II−VI族化合物半導体等、種々の半導体によって、n型半導体層12、22、発光層13、23、p型半導体層14、24を含む半導体層の積層構造が形成されたものが挙げられる。また、発光層13、23を量子効果が生ずる薄膜に形成させた単一量子井戸構造、多重量子井戸構造としてもよい。半導体積層構造は、例えば、MOVPE、有機金属気相成長法(MOCVD)、ハイドライド気相成長法(HVPE)、分子線エピタキシャル成長法(MBE)等の公知の技術により形成することができる。また、半導体層の膜厚は特に限定されるものではなく、種々の膜厚のものを適用することができる。発光層13、23には、Si、Ge等のドナー不純物及び/又はZn、Mg等のアクセプター不純物がドープされる場合もある。得られる発光素子の発光波長は、半導体の材料、混晶比、発光層13、23のInGaNのIn含有量、発光層13、23にドープする不純物の種類を変化させる等によって、紫外領域から赤外領域まで変化させることができる。
なお、より具体的な半導体素子構造としては、例えば、AlGaNよりなるバッファ層、アンドープGaN層、Siドープn型GaNよりなるn側コンタクト層、GaN層とInGaN層とを交互に積層させた超格子構造のn側クラッド層、GaN層とInGaN層とを交互に積層させた多重量子井戸構造の発光層、MgドープAlGaN層とMgドープInGaN層とを交互に積層させた超格子構造のp側クラッド層、MgドープGaNよりなるp側コンタクト層、等が挙げられる。

透光性電極90として、光吸収が少なく透過性の高い導電性酸化物を用いるのが好ましい。また、後述の絶縁膜30には酸化物が用いられることが多く、透光性電極90と絶縁膜30とが互いに酸素を含有することで、透光性電極90と絶縁膜30との密着性を高めることができる。導電性酸化物としては、亜鉛(Zn)、インジウム(In)、スズ(Sn)、ガリウム(Ga)及びマグネシウム(Mg)からなる群から選択された少なくとも1種の元素を含む酸化物が挙げられる。具体的には、ZnO、AZO(AlドープZnO)、IZO(InドープZnO)、GZO(GaドープZnO)、In2O3、ITO(SnドープIn2O3)、IFO(FドープIn2O3)、SnO2、ATO(SbドープSnO2)、FTO(FドープSnO2)、CTO(CdドープSnO2)、MgO、などの導電性酸化物がある。なかでも、ITOは、可視光(可視領域)において高い光透過性を有し、導電率の高い材料であることから、透光性電極の材料として好適である。このような透光性電極90が、例えばp型半導体層12、22のほぼ全面に形成されることにより、電流を半導体層全体に均一に広げることができる。

電極40は、各々の導電型の半導体層とオーミック接触が可能な電極材料であれば、特に限定されない。例えば、ニッケル(Ni)、白金(Pt)、パラジウム(Pd)、ロジウム(Rh)、ルテニウム(Ru)、オスミウム(Os)、イリジウム(Ir)、チタン(Ti)、ジルコニウム(Zr)、ハフニウム(Hf)、バナジウム(V)、ニオブ(Nb)、タンタル(Ta)、コバルト(Co)、鉄(Fe)、マンガン(Mn)、モリブデン(Mo)、クロム(Cr)、タングステン(W)、ランタン(La)、銅(Cu)、銀(Ag)、イットリウム(Y)からなる群から選択された少なくとも一種を含む金属材料や合金材料により形成することができる。また、これらの材料の酸化物又は窒化物も、電極40の材料として利用できる。これらの材料からなる単層膜であってもよいが、2種以上の材料を積層した多層膜が好ましい。好ましい多層膜構造の構成の例としては、下層からTi/Rh/Au、Ti/Rh/W/Au、Ti/Rh/W/Au/W/Ni等が挙げられる。電極40の最上層をAuにより構成することで、導電性ワイヤと良好な接続ができる。また、RhとAuとの間にPtやWを積層することによって、AuあるいはRhの拡散を防止することができる。なお、各層の材料や厚さは、適宜変更可能である。また、両パッド部41、42も同材料、同構成で形成できる。

絶縁膜30は、例えば、シリコン(Si)、チタン(Ti)、亜鉛(Zr)、ニオブ(Nb)、タンタル(Ta)、アルミニウム(Al)よりなる群から選択された少なくとも一種の酸化物、又は窒化物等の材料からなる単層膜、或いは多層膜で形成することができる。より具体的には、SiO2、SiN、Al2O3、Nb2O5、Ta2O5、TiO2、ZrO2などの材料から形成することができる。特に、SiO2の単層膜、SiO2/Nb2O5の多層膜は、反射特性が良好であるので、本発明の絶縁膜30に好適である。絶縁膜30の膜厚は、絶縁性や反射特性等を考慮して決定される。例えば、SiO2の単層膜から成る絶縁膜30では、膜厚を5000Å以上にするのが好ましい。

その後、新たなレジスト及びSiO2等の酸化膜をマスクに、隣接する素子構造の間及び外周部に位置するn型半導体層を、基板80が露出するまでエッチングして素子分離を行い、露出部121、221をそれぞれ有する発光素子部10、20を形成する。

さらに、絶縁膜30は、もう一方の発光素子部(第2の発光素子部20)のp型半導体層24上にも延伸し、途中で二股に枝分かれし、そして第2の発光素子部20のn型半導体層22の露出部221を囲むように幅16μmで形成する。

p型半導体層14、24上と、p型半導体層14、24の上に延伸された絶縁膜30上とに、膜厚1700ÅのITOからなる透光性電極90を成膜する。
次に、下層よりTi/Rh/Au=15/2000/4000Åからなる電極40を成膜する。その電極40は、発光素子部10、20間のサファイア基板80の露出領域、及び隣接する発光素子部10、20の積層体段差部において、幅広(幅30μm)に形成する。
また、電極40は、一方の発光素子部(第1の発光素子部10)のn型半導体層12の露出部121に、幅狭(幅20μm)に延伸して形成する。電極40のn側の延伸部(n側電極45)は、絶縁膜30の開口部38において、n型半導体層12と電気的に接続される。
さらに電極40は、もう一方の発光素子部(第2の発光素子部20)のp型半導体層24上にも延伸し、途中で二股に枝分かれし、そして第2の発光素子部20のn型半導体層22の露出部221を囲むように幅6μmで形成する。p型半導体層24上に延伸した電極40は、透光性電極90を介してp型半導体層24と電気的に接続される。

さらに、絶縁膜30は、もう一方の発光素子部(第2の発光素子部20)のp型半導体層24上にも延伸し、途中で二股に枝分かれし、そして第2の発光素子部20のn型半導体層22の露出部221を囲むように幅16μmで形成する。
