サファイア基板10をMOVPE装置の反応炉内に配置し、炉内温度を約1050℃に設定してサファイア基板10のサーマルクリーニングを約10分間行った。
次に、下地基板10を約800℃に下げた状態で、下地基板10表面にアンモニアガスを流し、下地基板10表面を窒化処理した。加熱時間は30分以下とし、アンモニアガス流量は、5.0L/分とした。これにより、厚み約1nmの窒化アルミニウム層が基板表面に形成された。
次に、炉内温度を500℃に下げた状態で、実施例1と同一の条件でサファイア基板10のm面上に炭化アルミニウム層11を堆積した。続けて実施例1と同一の条件で窒化膜11N、GaN膜(低温バッファ層)12をm面成長させた。その後、上記の積層体を反応炉から取り出し、低温バッファ層12上に膜厚20μmのGaN層13を、HVPE装置を用いてm面エピタキシャル成長させた。ここで、成膜温度は1040℃とし、成膜時間は5分とした。HVPE装置では、GaClガスの流量は80sccm、NH3ガスの流量は1.2リットル/分とされた。

その後、GaN結晶を回転させて、結晶に様々な角度からX線を入射させる。これにより、GaN結晶のc面を検出する。
次に、同様の方法でサファイア基板10についてもc面を検出する。
これにより、GaN結晶のc軸と、サファイア基板10のc軸とが直交していることを検出することができる。
なお、炭化アルミニウム層のc軸を検出する場合には、電子線回折を利用すればよい。
