Claims (26)
前記基板裏面に分割後の各半導体装置が離散するのを防止する支持体を設ける工程と、
前記基板表面の分割予定領域の一部をエッチングする第1のエッチング工程と、
前記分割予定領域の一部の側面を含む非エッチング領域を薄膜で被覆する工程と、
前記薄膜に形成された開口部をエッチング窓として第2のエッチングを施す第2のエッチング工程とを含むことを特徴とする半導体装置の製造方法。 In a method for manufacturing a semiconductor device in which a semiconductor element region formed on a first substrate is divided into a plurality of semiconductor devices,

A first etching step of etching a part of the region to be divided on the substrate surface;
Coating a non-etched region including a side surface of a part of the region to be divided with a thin film;
And a second etching step of performing second etching using the opening formed in the thin film as an etching window.
