さらに、それぞれの吹き出し部10、20、30を個別に順番に動作させて、まず比較的大きな水滴の除去を行った後、全ての吹き出し部10、20、30を同時に動作させて、循環エアの吹き付けによる効果を最大限に生かして、効率的な乾燥処理を行うことができる。特に、後者の乾燥処理では、MEMS等の微細かつ相対的に深いパターンの内部に滞留している水滴(水分)を除去して乾燥させることができ、このような微細なパターンを有するウェハに対する乾燥処理として効果的である。このような本実施形態のウェハ乾燥装置101を用いることで、従来の乾燥装置に比して乾燥時間を大幅に短縮する、例えば1/2程度の時間に短縮することができるとともに、微細なパターンを有するウェハに対して確実な乾燥を行うことができる。また、IPA等の溶剤を用いることが無いため、環境にやさしい装置を提供することができる。

上記乾燥チャンバの互いに対向するそれぞれの内側壁と上記基板支持部との間に配置され、上記基板支持部に向けて乾燥用空気を吹き出す第1及び第2の側部吹き出し部と、
上記乾燥チャンバの底部中央部に設けられ、上記それぞれの吹き出し部より吹き出された乾燥用空気を上記乾燥処理空間外で排気する排気口と、
