図9に示すように、p型(100)InP半導体基板901上に有機金属気相成長法によりp型InPバッファ層1.5μm 902、p型InAlAsバッファ層0.1μm 903、アンドープInGaAlAs下側ガイド層0.1μm 904、アンドープの7周期のInGaAlAs系多重量子井戸層(5nm厚の1.2%圧縮歪InGaAlAs(組成波長1.37μm)井戸層、8nm厚のInGaAlAs(組成波長1.00μm)障壁層)905、アンドープInGaAlAs中間ガイド層0.1μm 906、アンドープInGaAlAsP組成傾斜層907、アンドープのInGaAsP(組成波長1.05μm)中間ガイド層0.05μm 908、アンドープの3周期のInGaAsP系多重量子井戸層(5nm厚の1.0%圧縮歪InGaAsP(組成波長1.37μm)井戸層、8nm厚のInGaAsP(組成波長1.00μm)障壁層)909、n型InP第1クラッド層0.01μm 910を順次成長する。多重量子井戸活性層905、909の発光波長は共に約1.31μmである。本実施の形態の場合はp型基板を使用しているため電子供給と電子のp型層への漏洩が未然に防止できるバンド構造となっている。さらに組成傾斜層907の導入により、InGaAsP量子井戸活性層909からInGaAlAs量子井戸活性層905への電子に対する障壁が低減されている。

次に通常の干渉露光法によるフォトリソグラフィーとドライエッチングによりInGaAsP量子井戸活性層909およびn型InP第1クラッド層910の一部を図5に示すように周期的にエッチング除去し、回折格子911を基板全面に形成する。回折格子911の周期は201nmである。回折格子の深さは約50nmとし、回折格子がInGaAsP量子井戸活性層909を貫通しInGaAsP中間ガイド層908に達するようにする。続いて、公知のウェットエッチングにより、ドライエッチングで自動形成されたエッチング表面のダメージ層数nmを除去した後、アンドープInP第2クラッド層0.4μm 912、n型InGaAsP(組成波長1.3μm)キャップ層0.1μm 913を順次再成長する。以上の工程により、InGaAlAs系多重量子井戸層905の上部にInGaAsP系の利得回折格子911が形成された利得結合分布帰還型レーザの基本構造が作製された。本レーザの規格化光結合係数は約4.0である。

続いて、本ウエハは公知の埋め込みヘテロ型レーザに加工され、図8に示すレーザダイオードチップが完成する。共振器長は200μmである。スパッタ法を用いて前端面、後端面に6.7%酸素欠乏状態の酸化アルミニウム(Al2O2.8)膜からなる端面保護膜を形成した後、それぞれの端面の反射率が0.1%、70%となるように非晶質珪素膜と酸化アルミニウム膜からなる反射膜914、915を形成した。

作製した1.3μm帯の分布帰還型半導体レーザ素子は室温、連続条件においてしきい値電流3mA、発振効率0.35W/Aであった。また、簡易な作製を反映して、85℃の高温においてもしきい値電流9mA、発振効率0.25W/Aと良好な発振特性を得た。85℃の高温において1万時間、10mWの連続動作試験を行ったが、端面劣化は生じていないことが明らかになった。このように、本発明によれば従来のInGaAlAs系半導体レーザの信頼性向上が可能となる。本構造は1.3μm帯のみならず1.55μm帯や他の波長帯の分布帰還型半導体レーザにも適用可能である。また、単体のレーザのみならず、機能集積型の集積光素子にも適用できることは自明である。端面保護膜と反射膜の成膜にはスパッタ法を用いたが、これにはグロー放電スパッタ法、高周波スパッタ法、電子サイクロトロン共鳴スパッタ法、イオンビームスパッタ法など多種多様な手法があり、いずれの手法を用いても良い。また、他の薄膜形成法、例えばCVD法、EB蒸着法、IB蒸着法、ヘリコン波プラズマ励起反応性蒸着法を用いてもよい。
<実施例5>
図10は本発明による実施例3または4の半導体レーザ1001をヒートシンク1002上に実装した後、光学レンズ1003、後端面光出力モニタ用のフォトダイオード1004、光ファイバ1005とレーザ駆動用ドライバIC 1006とを一体化したモジュールの斜視図である。作製したモジュールは-40〜85℃の広い温度範囲において副モード抑圧比40dB以上の安定な単一モード動作を95%以上の高い作製歩留まりで実現した。また、動作速度10Gbit/sで消光比8dB以上の明瞭なアイ開口を得た。本レーザ素子では長期連続動作においても劣化がないのでモジュールの高信頼化と長寿命化に非常に有効であり、システム全体のトータルコストの低減にも非常に有効である。
