基板6の上にはマスクフィルム5が設けられている。マスクフィルム5は、基板6と対向するように配設されている。マスクフィルム5はレーザアブレーションが容易な材質、や透明な材質を用いることができる。本実施の形態では例えば、約10μmのポリイミドを用いる。このマスクフィルム5に開口部5aを設け、開口部5aを介して欠陥を除去する。マスクフィルム5はマスクフィルムリール8に取り付けられている。2つのマスクフィルムリール8の一方が巻き取り用のリールであり、他方が供給用のリールである。巻き取り用モータ8aによって、巻取り用のマスクフィルムリール8を回転させると、供給用のマスクフィルムリール8からマスクフィルム5が図4の矢印の方向に送り出される。これにより、マスクフィルム5の未使用部分が基板6の上に供給される。このマスクフィルム5を介して、欠陥の観察及び欠陥修正が行われる。マスクフィルム5はY方向に送り出される。すなわち、マスクフィルム5は、リペアヘッド35の移動方向と垂直な方向にフィードされる。

このマスクフィルム5の下には、シャッター板71が配設されている。シャッター板71は、基板6と対向するように配置されている。このシャッター板71は、例えば、金属板であり、レーザ光を遮光する。すなわち、マスクフィルム5に開口部5aを形成するための高照射パワーのレーザ光は、シャッター板71で遮光される。シャッター板71は、シャッター板移動機構49に連結されている。このシャッター板移動機構49は、シャッター板71をX方向に移動させる。すなわち、シャッター板71は光路上に挿入可能に設けられている。例えば、シャッター板71はX方向に移動可能に設けられている。そして、シャッター板71を移動して、光路上に挿入すると図3に示す構成となる。この状態では、シャッター板71がマスクフィルム5の直下に配置される。従って、マスクフィルム5と基板6との間にシャッター板71が配置される。そして、シャッター板71が光路上に配置された状態で、マスクフィルム5にレーザ光を照射する。これにより、マスクフィルム5に開口部5aが形成される。このとき、レーザ光の照射パワーを高くしても、シャッター板71でレーザ光が遮光される。基板6上の遮光膜に照射されることがなくなるため、遮光膜の損傷を防ぐことができる。また、マスクフィルム5の開口部5aを形成するときに発生する異物が遮光膜上に付着するのを防止できる。なお、シャッター板移動機構49は、筐体47に取り付けられている。よって、シャッター板移動機構49は、Z方向移動機構48の動作によって筐体47とともにZ方向に移動する。シャッター板移動機構49としては、例えば、モータやシリンダ等を用いることができる。

マスクフィルム5の上にはマスクフィルム密着治具44が設けられている。このマスクフィルム密着治具44によるマスクフィルム5の密着方法について図5を用いて説明する。図5はマスクフィルム密着治具44及びマスクフィルム5の構成を示す側面図である。なお、図5では、説明の明確化のため基板6について省略している。マスクフィルム密着治具44は図5に示すように上下方向に移動可能に設けられている。マスクフィルム密着治具44はマスクフィルム5を基板6に対して密着するクランパーである。欠陥修正時には、マスクフィルム密着治具44を下げて、マスクフィルム5を基板6に押し当てる。すなわち、マスクフィルム密着治具44の角度を変えて、マスクフィルム密着治具44の先端を下げてマスクフィルム5と基板6とを接触させる。このとき、マスクフィルム5にはマスクフィルムリール8の巻き取り用モータ8aによってテンションが加わっている。これにより、マスクフィルム5が基板6に密着し、マスクフィルム5の開口部5aを基板6に対して密着させることができる。欠陥を修正している間、マスクフィルム5の開口部5aの位置と欠陥の位置を一致させることができる。マスクフィルム5の開口部の両側に、マスクフィルム密着治具44を設けることが好ましい。また、マスクフィルム5を帯電させて静電気力により基板6に密着させることも可能である。マスクフィルム密着治具44の先端はシリコーンゴムとすることができる。なお、開口部5aと基板6との密着は、上記のマスクフィルム密着治具44に限られるものではない。例えば、イオナイザーによってマスクフィルム5を帯電させて、密着させてもよい。

なお、巻き取り用モータ8aが搭載された筐体47は、上下方向(Z方向)に移動可能に設けられている。シャッター板71を光路上に挿入する場合、筐体47を上方向に移動させる。これにより、マスクフィルム5、及びシャッター板71が基板6から離れて、シャッター板71を挿入しやすくなる。マスクフィルム5を基板6に対して密着させる場合、筐体47を下方向に移動させる。これにより、マスクフィルム5と基板6との距離が近づいて、マスクフィルム5を密着可能になる。Z方向にマスクフィルム密着治具44を移動することで、シャッター板71とマスクフィルム5等が干渉するのを防ぐことができる。よって、シャッター板71の出し入れ、及びマスクフィルムの密着を容易に実施することができる。

リペアヘッド35には、修正液となる溶液を塗布するディスペンサー72が設けられている。ディスペンサー72は、基板6にあるレジストパターンの白欠陥を覆う領域に溶液を付着させる。ここで、白欠陥とは、設計上、レジストパターンが存在すべき箇所に、レジストパターンが存在していない箇所をいう。また、黒欠陥とは、設計上、レジストパターンが存在しない箇所に、レジストパターンが存在している箇所をいう。また、基板6に異物等が付着した場合も黒欠陥となる。ディスペンサー72は、レジストパターンとなる樹脂材料と同じ樹脂材料を含む溶液を塗布することができる。ここで、ディスペンサー72として、微量の溶液を塗布することができるマイクロディスペンサーを用いることが好ましい。ディスペンサー72から噴出された微量の溶液は、レジストパターンの白欠陥とその近傍にのみ塗布される。すなわち、白欠陥を含む領域には不透明な樹脂材料が付着する。修正液が設計上のパターンからはみ出した箇所が黒欠陥となる。そして、不要な部分に付着した樹脂材料に対してレーザ光を照射して、黒欠陥を除去する。すなわち、白欠陥を含む領域に樹脂材料を塗布した後、不要部分をレーザ光で除去する。これにより、黒欠陥のみならず、白欠陥の修正を行うことが可能となる。

樹脂材料84の再付着を防ぐためには、開口部5aのサイズをより小さくすることが好ましい。すなわち、開口部5aのサイズが欠陥に対して大きすぎると、レーザアブレーションによって飛散した樹脂材料84が、開口部5a内で基板6に付着してしまう。すなわち、開口部5aが飛散距離に比べて大きいと、樹脂材料が開口部5aを越えない。このため、飛散した樹脂材料がマスクフィルム5まで到達せずに、基板6に付着してしまう。従って、開口部5aのサイズをより小さくすることが好ましい。例えば、修正する欠陥の直径が30μmである場合、1辺100μmの正方形の開口部5aを形成する。なお、レーザ光としては、YAGレーザの3倍高調波の355nmを用いることができる。照射条件としては、パルス幅5nsec、1パルス0.025mJ、1秒辺り20パルス(0.5mJ)とすることができる。このときの樹脂材料の飛散距離は、約100μm〜600μmである。よって、開口部5aのサイズを100μm以下にすることが好ましい。

開口部5aのサイズは、黒欠陥83のサイズと、マスクフィルムリール8の移動精度とに応じて決定されている。すなわち、開口部5aを移動精度に応じて黒欠陥83よりも大きくすることにより、マスクフィルムリール8をZ方向に移動しても、開口部5aから黒欠陥83がはみ出すのを防ぐことができる。具体的には、開口部5aを、欠陥サイズよりも移動精度以上大きくする。例えば、移動精度が±10μmのとき、片側10μm以上開口部5aを大きくする。これにより、マスクフィルムリール8の移動において、開口部5aの位置がずれても、開口部5aから黒欠陥83がはみ出すことがない。従って、確実に黒欠陥83を修正することができる。

本実施形態では、基板6とマスクフィルム5との間に移動可能なシャッター板71を用いている。従って、マスクフィルム5に開口部5aを形成した後、開口部5aを基板6に密着させるまでの間、リペアヘッド35は上下方向にしか移動しない。すなわち、開口部5aを形成した後、XY方向における移動なしで、開口部5aと基板6とが密着する。ここで、XY方向における移動は、一般に、Z方向における移動よりも、XY方向に対する移動精度が低い。すなわち、XY方向にリペアヘッド35を移動させると、開口部5aの位置ずれ量が大きくなってしまう。本実施の形態では、レーザ光を遮光するシャッター板71を設けている。そのため、XY方向の移動なしで、開口部5aの形成からマスクフィルム5の密着までの工程を実行することができる。よって、XY方向の移動精度を高くすることができる。これにより、開口部5aのサイズを小さくすることができ、確実に欠陥を修正することができる。もちろん、シャッター板71に限らず、レーザ光を遮光する遮光部材を光路上に配置してもよい。

このように、マスクフィルム5と基板6との間に移動可能なシャッター板71を用いているため、開口部形成時において、遮光膜81に高パワーのレーザ光が照射されない。よって、遮光膜81に対する損傷を防ぐことができる。さらに開口部形成に高パワーのレーザ光を用いることができる。よって、欠陥修正に好適な材料や厚さを有するマスクフィルム5を用いることができる。なお、修正されるパターンはレジストパターン以外のパターンであってもよい。さらに、修正パターンは樹脂材料以外の材料で形成されていてもよい。さらに、修正されるパターンの下地膜は遮光膜81に限られるものでない。すなわち、下地膜は、レーザ光の照射によってダメージを受けるものであればよく、例えば、透明膜や着色膜であってもよい。具体的には、カラーフィルタ基板の着色層であってもよい。さらに、基板6上に直接形成されているパターンを修正する場合でも、基板6の損傷を防ぐことができる。すなわち、高パワーのレーザ光照射による基板6の損傷を防ぐことができる。従って、本実施の形態にかかる欠陥修正は、基板6上に直接形成されたパターンを修正する場合にも適用可能である。

さらに、開口部5aを欠陥よりも大きくしているため、確実に修正を行うことができる。すなわち、マスクフィルム5の開口部5aと欠陥とを密着させるまでの間に位置ずれが生じてしまう場合でも、開口部5aから欠陥がはみ出すのを防ぐことができる。よって、欠陥を確実に修正することができる。なお、開口部5aを形成するとき、レーザ光を基板上以外で、マスクフィルム5に照射してもよい。すなわち、リペアヘッド35を基板6の外側に配置した状態で、マスクフィルム5にレーザ光を照射する。このとき、マスクフィルム5の下側には基板6が配置されていない。従って、高パワーのレーザ光を用いた場合であっても、下地膜の損傷を防ぐことができる。開口部5aを形成した後、リペアヘッド35をXY方向に移動する。これにより、マスクフィルム5に形成された開口部5aが欠陥に位置合わせされる。このとき、開口部5aを移動精度に比べて十分大きくしておけば、開口部5aから欠陥がはみ出すことがない。なお、開口部5aの大きさは、例えば、欠陥サイズよりも片側30μm以上大きくすることが好ましい。
