そして、この変形例では、上記SiH4 ガスとWF6 ガスとを交互に且つ間欠的に供給するガス供給のサイクルを、複数回、例えば図7に示す場合には3サイクル行う。また、複数サイクルの最初と最後にはF(フッ素)のアタックと残留を極力抑制する目的のために、図7に示すようにSiH4 ガスを供給するのが好ましい。そして、複数回の処理が終了した時には、還元ガスであるSiH4 ガスをH2 ガスに切り換え、このH2 ガスとWF6 ガスとを同時に且つ連続的に供給する。この時、プロセス温度も、例えば400〜450℃程度まで昇温させることにより、第2のタングステン膜形成工程へ移行し(S5)、これにより高い成膜レートで第2のタングステン膜38を形成する。この時のプロセス圧力は、例えば2000〜20000Pa程度、WF6 ガスの流量は30〜300sccm程度、H2 ガスの流量は300〜3000sccm程度である。また、この時の成膜レートは1000〜5000Å/min程度である。尚、ここでもキャリアガスは供給されているのは勿論である。
