次にリードフレーム100の材質について説明する。リードフレーム100の材質としては、銅を主体とするものが望ましい。これは銅が熱伝導性と導電率が共に優れているためである。またリードフレーム100としての加工性や、熱伝導性を高めるためには、リードフレーム100となる銅素材に銅以外の少なくともSn、Zr、Ni、Si、Zn、P、Fe等の群から選択される少なくとも1種類以上の材料とからなる合金を使うことが望ましい。例えばCuを主体として、ここにSnを加えた、合金(以下、Cu+Snとする)を用いることができる。Cu+Sn合金の場合、例えばSnを0.1重量%以上0.15重量%未満添加することで、その軟化温度を400℃まで高められる。比較のためSn無しの銅(Cu>99.96重量%)を用いて、リードフレーム100を作成したところ、導電率は低いが、出来上がった放熱基板において特に形成部等に歪が発生する場合があった。そこで詳細に調べたところ、その材料の軟化点が200℃程度と低いため、後の部品実装時(半田付け時)や、発光素子140の実装後の信頼性(発熱/冷却の繰り返し等)に変形する可能性があることが予想された。一方、Cu+Sn>99.96重量%の銅系の材料を用いた場合、実装された各種部品や複数個のLEDによる発熱の影響は特に受けなかった。また半田付け性やダイボンド性にも影響が無かった。そこでこの材料の軟化点を測定したところ、400℃であることが判った。このように、銅を主体として、いくつかの元素を添加することが望ましい。銅に添加する元素として、Zrの場合、0.015重量%以上0.15重量%の範囲が望ましい。添加量が0.015重量%未満の場合、軟化温度の上昇効果が少ない場合がある。また添加量が0.15重量%より多いと電気特性に影響を与える場合がある。また、Ni、Si、Zn、P等を添加することでも軟化温度を高くできる。この場合、Niは0.1重量%以上5重量%未満、Siは0.01重量%以上2重量%以下、Znは0.1重量%以上5重量%未満、Pは0.005重量%以上0.1重量%未満が望ましい。そしてこれらの元素は、この範囲で単独、もしくは複数を添加することで、銅素材の軟化点を高くできる。なお添加量がここで記載した割合より少ない場合、軟化点上昇効果が低い場合がある。またここで記載した割合より多い場合、導電率への影響の可能性がある。同様に、Feの場合0.1重量%以上5重量%以下、Crの場合0.05重量%以上1重量%以下が望ましい。これらの元素の場合も前述の元素と同様である。

なおリードフレーム100に使う銅合金の引張り強度は、600N/mm2以下が望ましい。引張り強度が600N/mm2を超える材料の場合、リードフレーム100の加工性に影響を与える場合がある。またこうした引張り強度の高い材料は、その電気抵抗が増加する傾向にあるため、実施の形態1で用いるようなLED等の大電流用途には向かない場合がある。一方、引張り強度が600N/mm2以下(更にリードフレーム100に微細で複雑な加工が必要な場合、望ましくは400N/mm2以下)とすることでスプリングバック(必要な角度まで曲げても圧力を除くと反力によってはねかえってしまうこと)の発生を抑えられ、形成精度を高められる。このようにリードフレーム材料としては、Cuを主体とすることで導電率を下げられ、更に柔らかくすることで加工性を高められ、更にリードフレーム100による放熱効果も高められる。なおリードフレーム100に使う銅合金の引張り強度は、10N/mm2以上が望ましい。これは一般的な鉛フリー半田の引張り強度(30〜70N/mm2程度)に対して、リードフレーム100に用いる銅合金はそれ以上の強度が必要なためである。リードフレーム100に用いる銅合金の引張り強度が、10N/mm2未満の場合、リードフレーム100に発光素子140や駆動用半導体部品、チップ部品等を半田付け実装する場合、半田部分ではなくてリードフレーム100部分で凝集破壊する可能性がある。

なおリードフレーム100の、伝熱樹脂110から露出している面(発光素子140や、図示していないが制御用ICやチップ部品等の実装面)に、予め半田付け性を改善するように半田層や錫層を形成しておくことも有用である。なおリードフレーム100の伝熱樹脂110に接する面(もしくは埋め込まれた面)には、半田層は形成しないことが望ましい。このように伝熱樹脂110と接する面に半田層や錫層を形成すると、半田付け時にこの層が柔らかくなり、リードフレーム100と伝熱樹脂110の接着性(もしくは結合強度)に影響を与える場合がある。なお図1、図2等において、半田層や錫層は図示していない。

Claims (13)
一部表面が露出するように前記伝熱樹脂に埋め込まれたリードフレームと、
一部表面が露出するように前記伝熱樹脂に埋め込まれた銅箔と、
前記伝熱樹脂に固定された金属板と、
前記銅箔と前記伝熱樹脂と前記リードフレームの、それぞれ一部を覆うレジストと、
を備えた放熱基板。 A heat transfer resin having an inorganic filler of 70% by weight to 95% by weight and a thermosetting resin of 5% by weight to 30% by weight;
A lead frame embedded in the heat transfer resin such that a part of the surface is exposed;
A copper foil embedded in the heat transfer resin so that a part of the surface is exposed;
A metal plate fixed to the heat transfer resin;
A resist covering a part of each of the copper foil, the heat transfer resin and the lead frame;
Heat dissipation board with

前記発光素子を保護する透明樹脂と、
