このように遮光膜及び半透光膜をCr系材料とし、エッチングストッパー層をSiO2系材料とすることにより、Cr系材料は例えば硝酸第2セリウムアンモニウムに過塩素酸を加えた水溶液によるウエットエッチング又は塩素系ガスによるドライエッチングによりエッチングすることができ、SiO2系材料はフッ素系水溶液によるウエットエッチング又はフッ素系ガスによるドライエッチングによりエッチングすることが可能であり、これらは互いのエッチング液又はエッチングガスに対する選択性が高いため、互いのエッチングに対してエッチングされにくい。
なお、SiO2膜もしくはSOGからなるエッチングストッパー膜は透過率にほとんど影響を与えないので、除去しなくてても構わない。
この際、遮光膜と半透光膜とを合わせた光学濃度は3.0以上とする。
また、エッチングストッパー層の厚さは100〜1000オングストロームの範囲とする。
半透光膜の厚さは、半透光膜の透過率が20%〜50%となるような膜厚とする。例として、半透光膜にCrを用いた場合には半透光膜の膜厚が100〜200オングストロームの範囲(図5)、半透光膜にCrOを用いた場合には、半透光膜の膜厚が650〜1400オングストロームの範囲(図6)になるようにする。

It should be noted that the etching stopper film made of SiO 2 film or SOG has almost no influence on the transmittance, so it may not be removed.
At this time, the optical density of the light shielding film and the semi-transparent film is set to 3.0 or more.
The thickness of the etching stopper layer is in the range of 100 to 1000 angstroms.
The thickness of the semi-transparent film is set such that the transmissivity of the semi-transparent film is 20% to 50%. For example, when Cr is used for the semi-transparent film, the thickness of the semi-transparent film is in the range of 100 to 200 angstroms (FIG. 5), and when CrO is used for the semi-transparent film, the semi-translucent film is used. The film thickness is set in the range of 650 to 1400 angstroms (FIG. 6).

例えば、マスクブランクの段階において、遮光膜上に反射防止層を設けることができる。この場合、遮光膜と反射防止膜は通常同時にエッチングできるので工程増は生じない。反射防止層は、例えば酸化クロム(CrOx)、窒化クロム(CrNx)、酸窒化クロム(CrOxNy)などで形成できる。
また、ウエット処理の替わりにドライエッチング又はドライ処理を行うことができ、ドライエッチング又はドライ処理の替わりにウエット処理を行うこともできる。また、レーザ描画機による露光に限定されず、他の露光装置を用いても良い。
グレートーン部(半透光部)の光照射量は、所定の膜厚のフォトレジストを十分に感光されるのに必要な光照射量の50%に限定されない。

特に、本発明は、LCD用大型グレートーンマスク等を実用化する上で必要不可欠である。
