Abstract
Description
The present invention relates to a method for manufacturing a light emitting element made of a semiconductor such as a laser diode or a light emitting diode.
In a group III nitride semiconductor light emitting device, a transparent crystal substrate such as sapphire is generally used as a growth substrate for a semiconductor layer including a light emitting layer. This transparent crystal substrate becomes unnecessary when the semiconductor layer is grown. Therefore, in recent years, the transparent crystal substrate is peeled off from the semiconductor layer (laser lift-off) by irradiating laser light having a wavelength in the ultraviolet region. When the transparent crystal substrate is peeled from the semiconductor layer by irradiation with laser light, nitrogen gas is generated by irradiation with the laser light, and the semiconductor layer may be destroyed by the impact. Therefore, for the purpose of preventing this destruction, a technique is known in which a support layer is bonded (bonded) to a semiconductor layer grown on a transparent crystal substrate and laser lift-off is performed.
However, the technique of
In addition, a supple support layer is attached to the laser diode or the laser diode array. The supple support layer is intended to provide mechanical rigidity of the laser diode or the laser diode array. Whether or not the light extraction efficiency can be improved is not clearly described, and there is room for improvement in this respect.
The objective of this invention is providing the manufacturing method of the light emitting element which can manufacture a light emitting element with high light extraction efficiency with few manufacturing processes.
The method for manufacturing a light emitting device according to the present invention includes: a first step of forming a semiconductor layer on a transparent crystal substrate; and the semiconductor layer on the surface of the semiconductor layer opposite to the surface on which the transparent crystal substrate is formed. A second step of attaching a support layer that reflects light emitted from the substrate with a reflectance of 85% or more, and a third step of irradiating light from the transparent crystal substrate side to peel off the transparent crystal substrate. It is characterized by that.
According to this configuration, the semiconductor layer is formed on the transparent crystal substrate in the first step, the support layer is attached to the semiconductor layer in the second step, and the transparent crystal substrate is peeled off in the third step. Here, the present inventor experimentally shows that the light extraction efficiency of the light-emitting element is improved by attaching a support layer having a reflectance of 85% or more to the surface opposite to the light extraction surface of the semiconductor layer. I found it. Therefore, a light emitting element with high light extraction efficiency (transmittance) can be manufactured.
Moreover, since the transparent base | substrate (transparent crystal substrate) is peeled off like
Furthermore, since the transparent crystal substrate is peeled from the semiconductor layer, it is possible to attach an electrical contact or a heat sink to the semiconductor layer, and it is possible to reduce the size of the device and improve the heat dissipation.
Further, in the above configuration, on the surface of the semiconductor layer from which the transparent crystal substrate has been peeled off in the third step, ¼ or more of the wavelength in the semiconductor layer of the light emitted from the semiconductor layer, It is preferable to further include a fourth step of forming a concavo-convex structure having a pitch of 10 times or less.
According to this configuration, the light extraction efficiency of the semiconductor layer is further improved because the uneven structure having a pitch of ¼ to 10 times the optical wavelength emitted from the semiconductor layer is formed on the light extraction surface of the semiconductor layer. Can do. That is, the inventor attaches a support layer having a reflectance of 85% or more to the surface opposite to the light extraction surface of the semiconductor layer, and ¼ to 10 times the optical wavelength on the light extraction surface. It has been found through experiments that the light extraction efficiency is greatly improved by the synergistic effect of the two when the pitch uneven structure is formed. In the present invention, in the second step, a support layer having a reflectance of 85% or more is attached, and in the fourth step, an uneven structure is formed on the light extraction surface. An element can be manufactured.
In the above structure, it is preferable that the second step is to attach a support layer of an alloy-based material.
According to this configuration, since the support layer made of a metal-based material is attached, the support layer can maintain a high reflectance of 85% or more. Here, when an alloy-based material is employed as the metal-based material, the support layer is hardly oxidized and a light-emitting element with high rigidity can be manufactured. In addition, since metals generally have high thermal conductivity, it is possible to manufacture a light-emitting element with excellent heat dissipation.
In the above configuration, it is preferable that the second step is to attach a support layer made of an optical multilayer reflective film.
According to this configuration, since the optical multilayer reflective film is employed as the support layer, it is possible to attach a support layer that theoretically has a reflectivity of 100%, and a light-emitting element with extremely high light extraction efficiency is manufactured. be able to.
In the above structure, it is preferable that the second step is to attach a support layer made of a conductive organic material.
According to this configuration, the conductive organic material can be easily attached (bonded) by simply evaporating the solvent without setting the environment to a high temperature / high pressure environment. In addition, it has high hardness and high adhesive strength. Therefore, it becomes possible to manufacture a light emitting element by a very simple method.
In the above structure, it is preferable that the third step and the fourth step are simultaneously performed by irradiating light having a spatially periodic intensity distribution.
According to this configuration, the step of peeling the transparent crystal substrate and the step of forming the concavo-convex structure can be performed at the same time, and the light emitting element can be manufactured with fewer manufacturing steps. That is, when the transparent crystal substrate is irradiated with light, the semiconductor layer is decomposed at the interface between the transparent crystal substrate and the semiconductor layer, so that the transparent crystal substrate is separated from the semiconductor layer. Depends on the intensity. Therefore, the thickness of the semiconductor layer varies depending on the intensity of the irradiated light. Therefore, by irradiating the semiconductor layer with diffracted light having a spatially periodic intensity distribution, it is possible to simultaneously form the concavo-convex structure and peel the transparent crystal substrate.
In the above structure, it is preferable that the third step irradiates light having a wavelength that peels off the transparent crystal substrate, and the fourth step irradiates light having a wavelength that forms the uneven structure.
According to this configuration, in the third step, light having a wavelength for peeling the transparent crystal substrate is irradiated, and in the fourth step, light having a wavelength for forming the concavo-convex structure is irradiated. And the concavo-convex structure can be accurately formed, and a light-emitting element with high light extraction efficiency can be manufactured.
In the above configuration, the third step and the fourth step are simultaneously performed by simultaneously irradiating light having a wavelength for peeling the transparent crystal substrate and light having a wavelength for forming the concavo-convex structure. It is preferable.
According to this configuration, since the peeling of the transparent crystal substrate and the formation of the concavo-convex structure are performed at the same time, the number of manufacturing steps can be reduced and the light emitting device can be manufactured more easily.
According to the present invention, a semiconductor layer is formed on the transparent crystal substrate in the first step, a support layer having a high reflectance is attached to the semiconductor layer in the second step, and the transparent crystal substrate is peeled off in the third step. Therefore, a light-emitting element with high light extraction efficiency can be manufactured with a small number of manufacturing steps.
(Embodiment 1)
FIG. 1 is a cross-sectional view showing the structure of a light emitting device manufactured by the method for manufacturing a light emitting device according to
As shown in FIG. 1, the light emitting device includes a
FIG. 2 is a diagram illustrating a method for manufacturing the light-emitting element shown in FIG. 1, and the manufacturing process proceeds toward (a) to (d). First, in the first step shown in FIG. 2A, the
Next, in the second step shown in FIG. 2B, the
Next, in the third step shown in FIG. 2C, the upper surface side of the
However, when laser lift-off is performed on the member composed of the
Therefore, in the first embodiment, since the
The
As described above, according to the method for manufacturing a light-emitting element according to
In the first embodiment, the KrF excimer laser is used as the laser beam LB, but is not limited to this. The XeCl excimer laser (wavelength 308 nm), the ArF excimer laser (wavelength 308 nm), and the F 2 excimer laser (157 nm) ), A THG-YAG laser (355 nm), a fourth harmonic YAG laser (wavelength 266 nm), a fifth harmonic YAG laser (wavelength 213 nm), or the like may be used as appropriate.
(Embodiment 2)
Next, a method for manufacturing the light emitting element according to the second embodiment will be described. FIG. 3 shows a cross-sectional view of the vicinity of the light extraction surface S1 of the light emitting device manufactured by the method for manufacturing the light emitting device according to the second embodiment. The method for manufacturing a light emitting device according to the second embodiment is characterized in that the method for manufacturing the light emitting device according to the first embodiment further includes a fourth step of forming the
The concavo-
Even if the light is incident on the light extraction surface S1 at an angle equal to or smaller than the total reflection angle θ1, a part of the light is reflected on the light extraction surface S1 by Fresnel loss. In the device, the light extraction efficiency is further reduced. Therefore, in
Here, the interval A between the
Here, when the interval A is set to 5λ ′ or more and 10λ ′ or less, the geometric optical effect, that is, the light incident on the light extraction surface S1 at an angle larger than the total reflection angle θ1 is reflected by the interface of the concavo-
Further, when the interval A is set to λ ′ or more and 5λ ′ or less, the light extraction efficiency is increased by the diffraction action. In addition, when the interval A is set to ¼λ ′ or more and λ ′ or less, the wavelength approaches the interval A, and the light traveling toward the light extraction surface S1 captures the concavo-

However, a shows the distance from the point P to the vertex PP of the
As described above, when the distance A is set to ¼λ ′ or more and λ ′ or less, the effective refractive index changes gently on the concavo-
Next, the effect of forming the
As shown in the graph C1, when the
As described above, according to the method for manufacturing the light emitting element according to the second embodiment, the
(Embodiment 3)
In the method for manufacturing a light-emitting element according to
Further, by using a metal having a high reflectance with respect to the light emitted from the
Furthermore, a transparent conductive film may be included between the mirror material and the p-
Furthermore, when the
As the metal bonding, for example, a PdIn 3 thin film alloy bonding method can be employed. FIG. 5 is a diagram showing a PdIn 3 thin film alloy bonding method. First, as shown in FIG. 5A, a
Next, as shown in FIG. 5B, the
As described above, according to the method for manufacturing the light emitting element according to the third embodiment, since the metal material is employed as the
(Embodiment 4)
The light emitting element manufacturing method according to the fourth embodiment is characterized in that an optical multilayer reflective film is used as the
As a DBR material, a DBR having a GaAs / AlAs-DBR structure can be employed. This DBR is a structure that has been put into practical use in a surface emitting laser in the infrared wavelength region, but by changing the film thickness, it is possible to realize a high reflectance even for light in the blue to purple region. is there. Specifically, when the wavelength of light emitted from the
Here, the refractive indexes of GaAs and AlAs are 3.46 and 2.92, respectively. If the central emission wavelength of the light emitted from the
Such a structure can be easily manufactured by epitaxially growing GaAs and AlAs on a GaAs substrate by MBE (molecular beam crystal growth method) or the like. In the present embodiment, two layers of GaAs / AlAs are used as one pair, and 30 layers of the one pair are stacked. Thereby, as a result of irradiating light with λ = 470 nm, a reflectance of almost 100% was obtained. In order to give conductivity to the DBR, a p-type dopant such as Mg may be doped.
The optical multilayer
Note that materials, manufacturing methods, bonding methods, and the like used for the DBR are not limited to the above examples, and other methods can be appropriately employed. For example, a DBR having a GaN / AlGaN-DBR structure doped with Mg or the like may be grown on the surface S2. In this case, it is desirable to bond a silicon substrate or the like to a DBR having a GaN / AlGaN-DBR structure by using an intermetal bond as shown in the third embodiment.
As described above, according to the method for manufacturing the light emitting element according to the third embodiment, since DBR is used as the
(Embodiment 5)
The light emitting element manufacturing method according to the fifth embodiment is characterized in that a conductive organic material is used as the
In general, an organic material (resin) can be easily bonded by taking advantage of a specific thermosetting property. In this embodiment mode, an organic material that is conductive and has a reflectance of 85% to 100%, preferably 90% to 100%, more preferably 95% to 100% with respect to light emitted from the light emitting layer. Adopted as the
For example, an epoxy resin mixed with an Ag filler can be used as the
As a result, the
As described above, according to the method for manufacturing a light-emitting element according to the fifth embodiment, the
(Embodiment 6)
The light emitting device manufacturing method according to the sixth embodiment is the first embodiment shown in the first embodiment, which is a step of peeling the transparent crystal substrate by irradiating the
When the
As such light LC having a spatial distribution with a periodic intensity, diffracted light can be mentioned. FIG. 10 is a diagram for explaining a method for manufacturing a light-emitting element when the
Here, the shape of the
As described above, according to the method for manufacturing a light emitting element according to the sixth embodiment, since light having spatially periodic intensity distribution is irradiated, the step of peeling the
(Embodiment 7)
The light emitting element manufacturing method according to Embodiment 7 uses light of two types of wavelengths, peels off the
The
The fixed
When the
On the other hand, the
Next, after peeling the
Next, the
If the THG-YAG laser is scanned over the entire surface of the light extraction surface S1 using a galvano mirror unit at a predetermined speed, the concavo-
Note that the KrF excimer laser and the THG-YAG laser described above are only examples, and instead of these, an excimer laser such as XeCl, ArF, or F 2 or a femtosecond laser may be used as appropriate.
As described above, according to the method for manufacturing a light emitting device according to the seventh embodiment, KrF excimer laser light LE is used to peel off the
(Embodiment 8)
The light emitting element manufacturing method according to the eighth embodiment includes a step of irradiating two types of laser beams having different wavelengths to peel off the
The
Therefore, the
12A and 12B are diagrams showing a method for manufacturing a light-emitting element according to the eighth embodiment. FIG. 12A is a side view and FIG. 12B is a diagonally upward view. As shown in FIG. 12, a THG (Third Harmonic Generation) -YAG laser having a wavelength of 355 nm and a KrF excimer laser having a wavelength of 248 nm are simultaneously irradiated. Since the wavelength of the KrF excimer laser is 248 nm and shorter than that of the THG-YAG laser, the region D1 irradiated with the KrF excimer laser is more laser light than the region D2 irradiated with the THG-YAG laser. As a result of the absorption of a large amount, the thickness of the Ga layer is reduced and the
Thus, in order to irradiate the region D1 with the KrF excimer laser and irradiate the region D2 with the THG-YAG laser, the
In the above description, a KrF excimer laser and a THG-YAG laser are used. However, the present invention is not limited to this, and an XeCl, ArF, F 2 excimer laser, a femtosecond laser, or the like may be appropriately combined depending on the application.
