該ドメイン反転層上に、n型の第1クラッド層、導波路層及びp型の第2クラッド層が順に積層されて形成された積層体と、
前記第2クラッド層上に形成されたキャップ層と、
前記半導体基板の第2主表面上に設けられた第1電極と、
前記キャップ層上に設けられた第2電極と
を備え、
前記第1電極と前記第2電極間の前記積層体に順方向の電圧が印加されると、前記導波路層内に誘導放出光が発生し、
該誘導放出光が前記導波路層の長手方向の両端面間に構成される共振器により増幅されて発振光が発生し、
前記導波路層には、前記発振光の導波方向に、前記信号光、発振光及び変換光の間の擬似位相整合条件を満たす周期的ドメイン反転構造が設けられていて、前記導波路層に入射された前記信号光と、前記発振光とにより差周波光が発生し、及び
