Abstract
Description
本発明は、静電チャック装置に関し、さらに詳しくは、IC、LSI、VLSI等の半導体装置を製造する半導体製造装置にてシリコンウェハ等の板状試料を固定する際に好適に用いられ、板状試料を一定温度に効率よく保持しつつ、この板状試料を静電吸着により固定することにより、プラズマ処理等の各種処理を施すことが可能な静電チャック装置に関するものである。 The present invention relates to an electrostatic chuck device, and more specifically, is used suitably when a plate-like sample such as a silicon wafer is fixed in a semiconductor manufacturing device for manufacturing a semiconductor device such as an IC, LSI, VLSI, etc. The present invention relates to an electrostatic chuck apparatus capable of performing various kinds of processing such as plasma processing by fixing the plate-like sample by electrostatic adsorption while efficiently holding the sample at a constant temperature.
Conventionally, in a semiconductor manufacturing process for manufacturing a semiconductor device such as an IC, LSI, VLSI, etc., a plate-like sample such as a silicon wafer is fixed to an electrostatic chuck member having an electrostatic chuck function by electrostatic attraction, and a predetermined sample is obtained. Processing is performed.
For example, when this plate-like sample is subjected to an etching process or the like in a plasma atmosphere, the surface of the plate-like sample becomes high temperature due to the heat of the plasma, and the resist film on the surface tears (bursts).
Therefore, in order to maintain the temperature of the plate-like sample at a desired constant temperature, a flow path for circulating a temperature control cooling medium inside the metal member is formed on the lower surface of the electrostatic chuck member. An electrostatic chuck device in which the temperature adjusting base member is joined and integrated with a silicone adhesive is used.
In this electrostatic chuck device, a temperature adjusting cooling medium is circulated through the flow path of the temperature adjusting base member to perform heat exchange, and the temperature of the plate-like sample fixed on the upper surface of the electrostatic chuck member is set to a desired constant level. Electrostatic adsorption is performed while maintaining the temperature, and various plasma treatments are applied to the plate-like sample.
Therefore, various high thermal conductive fillers for silicone adhesives, for example, ceramic powders such as alumina (Al 2 O 3 ), silicon oxide (SiO 2 ), aluminum nitride (AlN), and metal powders such as aluminum (Al) It is done to mix.
Among these, aluminum nitride (AlN) powder is suitable as a highly thermally conductive filler because it is excellent in thermal conductivity, halogen-based corrosive gas and its durability against plasma (see, for example, Patent Documents 1 and 2).
However, the conventional electrostatic chuck apparatus in which the electrostatic chuck member and the temperature adjusting base member are joined and integrated using a silicone adhesive containing aluminum nitride (AlN) powder has the following problems. there were.
(1) Since the water resistance of the aluminum nitride (AlN) powder is not sufficient, the silicone adhesive containing the aluminum nitride (AlN) powder does not have sufficient water resistance. In addition, the durability of the electrostatic chuck device is not sufficient.
(2) When the aluminum nitride (AlN) powder is hydrolyzed, aluminum hydroxide (Al (OH) 3 ) and ammonia (NH 3 ) are produced, so that the thermal conductivity of the aluminum nitride (AlN) itself decreases, The characteristics of aluminum nitride (AlN) will be lost. Thus, attempts have been made to improve the water resistance of aluminum nitride (AlN) by subjecting the surface of the aluminum nitride (AlN) powder to phosphoric acid treatment. There is a risk of permeation and diffusion, and the phosphorous compound volatilizes in the plasma atmosphere, which causes problems such as the possibility that phosphorus (P) may become a contamination source for a plate-like sample such as a semiconductor wafer.
(3)接合層の伸び性が十分でないために、静電チャック部材の熱膨張率と温度調整用ベース部材の熱膨張率との差に起因する熱応力の緩和が不充分なものとなり、したがって、静電チャック部材と温度調整用ベース部材とを精度よく、強固に接合することが困難である。
また、使用時の熱サイクル負荷に対する耐性が充分でないために、静電チャック装置の耐久性も不充分なものとなる。
(3) Since the extensibility of the bonding layer is not sufficient, the relaxation of the thermal stress due to the difference between the thermal expansion coefficient of the electrostatic chuck member and the thermal expansion coefficient of the temperature adjusting base member becomes insufficient, and therefore It is difficult to bond the electrostatic chuck member and the temperature adjusting base member accurately and firmly.
Further, since the durability against the heat cycle load during use is not sufficient, the durability of the electrostatic chuck device is also insufficient.
本発明は、上記の課題を解決するためになされたものであって、静電チャック部材と温度調整用ベース部材との間の熱伝導性に優れることはもちろんのこと、静電チャック部材と温度調整用ベース部材とを接合する接合層の耐久性、伸び性に優れ、よって、装置自体の耐久性も優れたものとなり、しかも半導体ウエハ等の板状試料への汚染源となる虞もない静電チャック装置を提供することを目的とする。 The present invention has been made in order to solve the above-described problems, and is excellent in thermal conductivity between the electrostatic chuck member and the temperature adjusting base member, as well as the electrostatic chuck member and the temperature. The durability and extensibility of the bonding layer that joins the base member for adjustment is excellent, so the durability of the device itself is also excellent, and there is no possibility of becoming a source of contamination to a plate-like sample such as a semiconductor wafer. An object is to provide a chuck device.
本発明者等は、鋭意検討を行った結果、シリコーン系樹脂組成物に混入される窒化アルミニウム(AlN)粒子の表面に所定の表面処理を施して、酸化珪素(SiO2)からなる被覆層を有する窒化アルミニウム(AlN)粒子とすれば、上記の課題を解決し得ることを知見し、本発明を完成するに至った。 As a result of intensive studies, the present inventors applied a predetermined surface treatment to the surface of aluminum nitride (AlN) particles mixed in the silicone-based resin composition to form a coating layer made of silicon oxide (SiO 2 ). It has been found that the above-described problems can be solved by using aluminum nitride (AlN) particles, and the present invention has been completed.

The best mode of the electrostatic chuck device of the present invention will be described.
This embodiment is specifically described for better understanding of the gist of the invention, and does not limit the present invention unless otherwise specified.

This silicone resin is a resin excellent in heat resistance and elasticity, and is a silicon compound polymer having a siloxane bond (Si—O—Si). This resin can be represented by the following chemical formula, for example.

The surface-coated aluminum nitride (AlN) particles are mixed in order to improve the thermal conductivity of the silicone resin, and a coating layer made of silicon oxide (SiO 2 ) is formed on the surface of the aluminum nitride (AlN) particles. Therefore, it has excellent water resistance as compared with simple aluminum nitride (AlN) particles that are not surface-coated. Therefore, the durability of the

As shown by, for example, it is hydrolyzed by water in the atmosphere to produce aluminum hydroxide (Al (OH) 3 ) and ammonia (NH 3 ), and is nitrided by this aluminum hydroxide (Al (OH) 3 ) The thermal conductivity of aluminum (AlN) will decrease.
On the other hand, since the surface-coated aluminum nitride (AlN) particles are coated with a coating layer made of silicon oxide (SiO 2 ) having excellent water resistance, the surface of the aluminum nitride (AlN) particles is aluminum nitride (AlN). Is not hydrolyzed by water in the atmosphere, and the thermal conductivity of aluminum nitride (AlN) is not reduced. Therefore, the durability of the
Since the surface-coated aluminum nitride (AlN) particles can obtain a strong bonding state with Si in the coating layer and the silicone-based resin composition, it is possible to improve the extensibility of the
The thickness of the coating layer of the surface-coated aluminum nitride (AlN) particles is preferably 0.005 μm or more and 0.05 μm or less, more preferably 0.005 μm or more and 0.03 μm or less.
If the thickness of the coating layer is less than 0.005 μm, the water resistance (moisture resistance) of aluminum nitride (AlN) cannot be sufficiently exhibited, and therefore, simple aluminum nitride (AlN) that is not subjected to surface coating. This is because only the characteristics equivalent to those of the particles can be obtained and chemically unstable. On the other hand, when the thickness of the coating layer exceeds 0.05 μm, the thermal conductivity decreases, and as a result, the mounting
The average particle diameter of the surface-coated aluminum nitride (AlN) particles is preferably 1 μm or more and 20 μm or less.
When the average particle diameter of the surface-coated aluminum nitride (AlN) particles is less than 1 μm, the contact between the particles may be insufficient, resulting in deterioration of thermal conductivity, and handling when the particle diameter is too fine. This is not preferable because it causes a decrease in workability. On the other hand, if the average particle diameter exceeds 20 μm, when viewed locally, the proportion of the silicone resin composition in the bonding layer decreases, which may lead to a decrease in the extensibility of the bonding layer and the adhesive strength. In this case, the particles are easily detached and pores are formed in the bonding layer, resulting in deterioration of thermal conductivity, extensibility, and adhesive strength.

On the other hand, a silicone-based resin composition and surface-coated aluminum nitride (AlN) particles whose surfaces are coated with silicon oxide (SiO 2 ) are mixed at a predetermined ratio, and this mixture is subjected to stirring and defoaming treatment. A mixture of the resin composition and surface-coated aluminum nitride (AlN) particles is prepared. In this case, the viscosity of the silicone-based resin composition may be adjusted with an organic solvent such as toluene or xylene so as to be a predetermined viscosity, for example, 50 to 300 Pa · s, so as to be suitable for coating.

As a method for applying the silicone resin composition, a bar coating method, a screen printing method, or the like can be used in addition to manual application using a spatula or the like.
After the application, the

Each evaluation method is as follows.
A. Thermal conductivity Measured by a laser flash method at room temperature using a sheet-like cured body.
B. Elongation (Young's modulus)
Using the sheet-like cured body, a sample having an effective length of 20 mm, a length of 50 mm, and a thickness of 1 mm was prepared, and a tensile test was performed on this sample under a load of 1.0 kg / cm 2 (0.098 MPa). Young's modulus (MPa) was calculated from the amount of elongation.
C.伸び性(伸び率)
シート状硬化体を用いて、有効長が幅20mm、長さ50mm、厚み1mmのサンプルを作製し、このサンプルに1.0Kg/cm2(0.098MPa)負荷にて引張り試験を行い、その時のひずみ量より伸び率(%)を算出した。
D.接着強度
接着強度試験用サンプルを用いて破断強度より算出した。
これらの評価結果を表1に示す。
C. Elongation (Elongation rate)
Using the sheet-like cured body, a sample having an effective length of 20 mm, a length of 50 mm, and a thickness of 1 mm was prepared, and a tensile test was performed on this sample under a load of 1.0 kg / cm 2 (0.098 MPa). The elongation (%) was calculated from the strain amount.
D. Adhesive strength Calculated from the breaking strength using an adhesive strength test sample.
These evaluation results are shown in Table 1.
これらの評価結果によれば、実施例1〜3では、比較例1〜3と比べて熱伝導率こそ大差ないものの、ヤング率、伸び率、接着強度共に大幅に向上しており、表面が酸化珪素(SiO2)により被覆された表面被覆窒化アルミニウム(AlN)粉末を用いることで、良好な結果を得ることができた。 According to these evaluation results, in Examples 1 to 3, although the thermal conductivity is not much different from Comparative Examples 1 to 3, the Young's modulus, elongation, and adhesive strength are greatly improved, and the surface is oxidized. By using surface-coated aluminum nitride (AlN) powder coated with silicon (SiO2), good results could be obtained.
Moreover, the sample for a degassing test was produced using the silicon-type resin composition of Example 2 and Comparative Example 2, and the degassing property was evaluated.
The silicon-based resin composition of Example 2 was superposed on an alumina (Al 2 O 3 ) -silicon carbide (SiC) composite sintered body piece having a length of 35 mm, a width of 9 mm, and a thickness of 1.5 mm. Before and after, vacuum defoaming treatment and curing treatment were performed, and three test samples having a bonding layer thickness of 150 μm were produced.
Similarly, for the silicon-based resin composition of Comparative Example 2, three test samples having a bonding layer thickness of 150 μm were produced.
Next, three test samples of each of Example 2 and Comparative Example 2 were placed in a vacuum vessel, heated to room temperature to 100 ° C., and evaluated for residual gas analysis (RGA).
According to the evaluation result of this residual gas analysis (RGA), the presence of hydrocarbons was not observed in the test sample of Example 2, whereas the presence of hydrocarbons in the test sample of Comparative Example 2 ( 2 μg / 3 pieces) was observed.
Thereby, when surface-coated aluminum nitride (AlN) powder whose surface is coated with silicon oxide (SiO2) is used, decomposition reaction of the cured silicone resin caused by mere aluminum nitride (AlN) that is not surface-coated can be suppressed. I understood.
