さらに、本発明のバッチ式真空処理装置の第2の実施態様を図5に示す。図3及び図4の装置11と相異するのは、プロセスチャンバ12がロードロックチャンバを兼ねている点と、装置上部に加熱チャンバ13と成膜チャンバ32とが並置されている点である。このようにしてバッチ式真空処理装置を構成することにより、上記の第1の実施の態様と同様にしてプロセスチャンバ12と加熱チャンバ13とを用い、自然酸化膜の除去処理などの表面処理を終了したウェハ5はウェハバッチ7として、昇降台20と一体的にボート移載機構33によりロードロックチャンバ12内で移送して、成膜チャンバ32の直下に到達する。さらに上記のロッド19の伸縮による昇降機構により、表面処理が終了した直後のウェハ5をウェハバッチ7として成膜チャンバ32に搬送する。成膜チャンバ32内の詳細は省略してあるが、加熱チャンバ13の場合と同様に、仕切弁34により閉鎖系を構成することができ、成膜チャンバ32内での成膜処理を確実に行うことができるようにしている。そして、このような構成により、表面処理後のウェハ5は、表面処理時の真空状態を維持しながら、バッチ単位でその後の成膜処理に移行することができる。

図3及び図4に示すバッチ式真空処理装置11を用いて上記第1の実施の態様に示す方法でウェハの自然酸化膜の除去処理を行った。このときの処理条件は、導入ガスの流量として、N2ガスを1000sccm、NH3ガスを100sccm、NF3ガスを100sccmである。また、水素ラジカル発生のためN2ガスとNH3ガスとに印加するマイクロ波のエネルギーを1000W、プロセスチャンバ内の圧力を約530Paとした。このときの処理時間と自然酸化膜(SiO2)に対するエッチング量(Å)との関係を図6に示す。図6により、通常10Å程度に形成されるウェハ上の自然酸化膜は、1〜2分程度のプラズマ表面処理によりエッチングされることが分かる。
