エッチング処理室5内では、光学センサ11によりフォーカスリング9で反射される光が検知されながらロボットアーム6が微小距離移動する。そして、コントローラ12により反射光の強度がそれぞれ最小となる位置が検出されて、フォーカスリング9の中心位置が割り出される。次いで、コントローラ12により現状の位置からフォーカスリング9の中心位置までのズレ量が割り出されて、フォーカスリング9の中心位置に向けてズレ量だけロボットアーム6が移動する。これにより、ウェハWの中心とフォーカスリング9の中心とが揃えられ、ウェハWとフォーカスリング9とのクリアランスが一定となる。

以下、第4の実施の形態について説明する。本実施の形態では、ウェハの外周がフォーカスリングに形成された検知パターンに沿うようにウェハを下部電極に載置した状態において、ウェハの中心位置とフォーカスリングの中心位置とのズレ量を実際に測定する例について説明する。なお、第1の実施の形態で説明した部材と同様の部材等においては、説明を省略する。図9(a)及び図9(b)は本実施の形態に係るエッチング処理室内の模式的な一部垂直断面図を含んだ側面図及び平面図である。

検知パターン9aは、第1の実施の形態と同様の材質から構成されている。なお、検知パターン9aを検知するセンサとして金属探知機13を使用する場合には、検知パターン9aを第2の実施の形態と同様の材質から構成してもよく、また第3の実施の形態と同様にフォーカスリング9に凹部を形成して、これを検知パターン9aとしてもよい。

光学センサ11(第1のセンサ)は、第1の実施の形態と同様にウェハWをプッシュピン8に載置する前に検知パターン9aを検知する他、ウェハWを下部電極7に載置した状態においても検知パターン9aを検知するように制御される。ウェハWを下部電極7に載置した状態における検知パターン9aの検知においては、ウェハWと検知パターン9aの重なり量によって、光学センサ11で検知される光の強度が変化する。即ち、ウェハWの中心とフォーカスリング9aの中心とがほぼ揃っている場合には、3箇所のウェハWと検知パターン9aとの重なり量がそれぞれほぼ等しくなるので、検知パターン9aで反射される光の強度がそれぞれほぼ等しくなる。一方、ウェハWの中心とフォーカスリング9の中心とが揃っていない場合には、ウェハWと3箇所の検知パターン9aとの重なり量がそれぞれ異なるので、検知パターン9aで反射される光の強度にはバラツキが生じる。
