Abstract
Description
The present invention relates to a method for producing a silicon nanocrystal structure, and more particularly to a method for producing a silicon nanocrystal structure comprising only a dry process.
The silicon nanocrystal structure is a structure formed by combining a large number of silicon single crystal grains having a particle size of 10 nm or less. These thin films have quantum size effects and Coulomb blockade caused by nanosize crystal grains. Based on the effect, unique physical phenomena such as electron confinement, light emission, and electron emission appear. In recent years, application of this physical phenomenon to a single electronic memory LSI, an optical interconnection LSI, a light emitting element, a lightweight large-screen display panel, etc. has attracted attention.
The silicon nanocrystal structure is produced mainly by the following method.
The first method is, for example, as described in JP-A-2003-86093, a polycrystalline silicon film is grown on a substrate by a CVD method (Chemical Vapor Deposition), an annealing process is performed, Subsequently, anodization is performed in a hydrogen fluoride solution to form crystal grains. That is, a part of the polycrystalline silicon is etched by anodizing treatment to form a silicon nanocrystal structure composed of a large number of nanoscale silicon crystal grains. After the anodizing treatment, for example, the surface of the crystal grain is electrochemically treated in sulfuric acid to form a silicon nanocrystal structure in which the crystal grain surface is oxidized. Since this structure is formed as a result of etching a part of the polycrystalline silicon, it has a porous structure and is generally called porous silicon.
In the second method, an amorphous silicon nitride film is formed on a substrate by a CVD method as described in, for example, Japanese Patent Laid-Open No. 2000-273450. Here, the ratio of the source gas such as silane (SiH 4 ) and the ammonia gas (NH 3 ) is adjusted so that the amorphous silicon nitride film SiNx (x <4/3) is grown. Subsequently, heat treatment is performed to deposit nanoscale silicon crystal grains, thereby producing a silicon nanocrystal structure. Even if SiOx is used instead of SiNx, a silicon nanocrystal structure can be similarly produced.
Since the first method using the anodizing method is formed by etching silicon as described above, there is a problem that the packing density of the nanoscale silicon crystal grains is small and the uniformity of the grain size is low. was there. Furthermore, there has been a problem that a wet process such as anodizing is indispensable.
In addition, the second method can produce a crystal structure only by a dry process, but can obtain only a much lower packing density of nanoscale silicon crystal grains than an anodic oxidation method. There were drawbacks.
In addition, the method of forming silicon nanoparticles in the gas phase has a large variation in particle size, and voids tend to occur, and the density is low. In addition, defects (dangling bonds) tend to remain in the silicon nanocrystal grains. There is a problem.
As described above, the silicon nanocrystal structure produced by the conventional method cannot obtain sufficient characteristics even if it is used for various devices. It is necessary to further improve the uniformity and controllability of the grain size and the packing density in the thin film, and the characteristics of the device and the quality of the insulating layer at the grain boundary are greatly related. It was found that it is necessary not only to improve the quality of crystals but also to form a high-quality insulating layer with few defects such as dangling bonds. In particular, when a single layer film of silicon nanocrystal particles is laminated to form a multilayer structure film of a predetermined thickness, the silicon nanocrystal particles repeatedly deposited for each layer are greatly influenced by the surface state of the underlying crystal particles, It has been found that if there are sites (for example, dangling bonds) that cause abnormal nucleation on the surface of the lower crystal grains, rapid crystal growth occurs there, and the uniformity of the grain size is significantly deteriorated. That is, it was found that higher device characteristics cannot be obtained unless dangling bonds are sufficiently repaired for each layer. Furthermore, from the viewpoint of achieving consistency with the LSI manufacturing process, a manufacturing process including only a dry process is required.
Based on these findings, we examined the improvement of silicon nanocrystal grain size uniformity and packing density, the reduction of defects in the grain boundary insulating layer, and the improvement of silicon nanocrystal structure characteristics. The present invention has been completed.
That is, the present invention has a highly stable insulating layer with few defects on the surface, and can form nanoscale silicon crystal grains with excellent crystallinity, and also has crystal grain size controllability and uniformity. An object of the present invention is to provide a method for producing a silicon nanocrystal structure having an excellent packing density and comprising only a dry process.
The method for producing a silicon nanocrystal structure of the present invention is a first step in which a substrate is heated to a predetermined temperature and silicon nanocrystal grains having a grain size of 10 nm or less are grown by a thermal decomposition reaction of a source gas containing silicon element. And a second step of oxidizing or nitriding the surface of the silicon nanocrystal grains and a third step of heat-treating at a temperature higher than the growth temperature of the silicon nanocrystal grains until a thin film having a predetermined thickness is obtained. It is characterized by being repeated. Here, in the second step, it is preferable to oxidize or nitride the surface of the silicon nanocrystal grains with oxygen gas, oxygen radical, or nitrogen radical.
In this way, nanoscale silicon crystal grains are grown by thermal decomposition reaction of the source gas, and after oxidizing or nitriding the surface of the crystal grains by oxygen radicals or the like, heat treatment is performed at a temperature higher than the growth temperature of the silicon nanocrystals. A silicon nanocrystal structure having a high-quality silicon nitride layer or silicon oxide layer at the crystal grain boundary, which can greatly reduce defects such as dangling bonds remaining in the insulating layer (crystal grain boundary) on the crystal grain surface Can be produced. Therefore, even when a single-layer film of silicon nanocrystal particles is laminated to a desired thickness, the defects in the crystal grain boundaries are repaired for each layer, so that the crystal grains caused by abnormal growth at dangling bonds or the like. Variation in diameter and generation of voids can be suppressed, and a high-quality and high-quality silicon nanocrystal structure can be obtained.
As the source gas, monosilane gas or disilane gas, or a mixed gas of these with hydrogen gas, nitrogen gas or rare gas (He, Ar, Ne, Xe, etc.) is preferably used. By using these gases, the particle size can be controlled with high reproducibility and high accuracy, for example, by adjusting the flow rate, dilution and / or substrate temperature.
The oxygen radical or nitrogen radical is preferably generated by plasma discharge of oxygen gas, nitrous oxide gas, nitrogen gas or ammonia gas. By generating plasma of these gases, nitrogen radicals and oxygen radicals can be more efficiently generated with high density, and surface treatment can be made uniform and faster. Further, by using ammonia gas, hydrogen bonded to silicon atoms can be removed, and the nitriding treatment can be made more complete.
Furthermore, the heat treatment is preferably performed in an atmosphere containing oxygen gas, water vapor, nitrogen gas or a rare gas, and more preferably in oxygen gas or nitrogen gas. Furthermore, the heat treatment temperature is preferably 800 ° C. to 1100 ° C., more preferably about 1000 ° C. By performing the heat treatment under such conditions, defects in the silicon oxide layer or silicon nitride layer formed on the crystal grain surface can be further reduced, and a stable and higher quality insulating layer can be obtained. As a result, the device characteristics are greatly improved.
Furthermore, it is preferable to treat the surface of the substrate with hydrogen radicals before the first step. Thereby, nucleation sites for nanosilicon crystal growth are uniformly formed on the entire surface, and crystal grains having a higher density and a more uniform grain size can be formed.
According to the present invention, a silicon nanocrystal structure in which silicon nanocrystal grains excellent in quality of grain boundaries (insulating layers) as well as crystals themselves and in excellent uniformity of grain size are filled with a desired thickness can be obtained. Can be formed. That is, by using the silicon nanocrystal structure produced according to the present invention, the device performance (electron confinement, light emission, electron emission characteristics, etc.) can be remarkably improved. Furthermore, since a silicon nanocrystal structure can be produced only by a dry process, it can be applied to various device manufacturing including application as a functional thin film combined with LSI or the like. In addition, since the silicon nanocrystal structure can be fabricated in one vacuum chamber, productivity is greatly improved.
Hereinafter, the present invention will be described in more detail with reference to examples.
A preferred embodiment of the present invention will be described with reference to the drawings.
FIG. 1 is a flowchart illustrating the present invention. As shown in the figure, the silicon nanocrystal structure manufacturing method of the present invention includes a first step of forming silicon crystal grains by a thermal decomposition reaction of a gas containing silicon element, and oxygen gas or oxygen radical or nitrogen radical. A second step of oxidizing or nitriding the surface of the silicon nanocrystal grains, and a third step of heat-treating at a temperature higher than the growth temperature of the silicon nanocrystal grains, and so on until a thin film having a desired thickness is obtained. These steps are repeated.
That is, when the substrate is heated to 500 to 600 ° C. and a gas containing silicon atoms such as silane gas is introduced, nanoscale crystal grains of 10 nm or less grow by thermal decomposition reaction. The crystal grain size can be controlled with good reproducibility by the substrate temperature and the silane gas flow rate.
Oxygen radicals or nitrogen radicals are allowed to act on the formed silicon crystal grains to perform nitriding or oxidation treatment to form a silicon nitride layer or a silicon oxide layer on the crystal grain surface. Although oxygen gas can be used instead of oxygen radicals, longer processing time is required to form a similar silicon oxide layer.
Subsequently, heat treatment is performed at a temperature higher than the crystal grain growth temperature in a gas atmosphere, the silicon oxide layer or the silicon nitride layer on the crystal grain surface is modified, and defects such as dangling bonds are repaired layer by layer.
By repeating the above process, a single layer film of silicon nanocrystal particles is laminated to form a multilayer structure film having a desired film thickness, thereby forming a nano-layer having a surface insulating layer with a uniform particle size and very few defects. Scale crystal grains can be formed with high density. That is, by performing heat treatment to remove defects for each layer by repeatedly performing the first to third steps, a crystal structure having an extremely high quality surface insulating layer is obtained, and a multilayer structure that exhibits higher characteristics The silicon nanocrystal structure can be produced.
For the substrate of the present invention, for example, silicon, quartz, silicon nitride, or the like is preferably used, but is not limited thereto. As the gas containing silicon element, various silane-based gases, particularly monosilane (SiH 4 ) or disilane (Si 2 H 6 ) are preferably used. As the oxygen radical and nitrogen radical source, various gases containing nitrogen element and oxygen element can be used, but oxygen (O 2 ) gas, nitrous oxide (N 2 O) or ammonia (NH 3 ) is particularly preferable. Used for. Furthermore, oxygen gas, water vapor, nitrogen gas, or a rare gas is used as the atmosphere gas for the heat treatment, and the heat treatment temperature is set to 800 ° C. to 1100 ° C., so that defects in the insulating layer can be further reduced.
Next, FIGS. 2 and 3 show a configuration example of a manufacturing apparatus suitably used for carrying out the method for manufacturing a silicon nanocrystal structure of the present invention. 2 and 3 are schematic cross-sectional views of a manufacturing apparatus for an 8-inch substrate, which employs an inductive coupling method and a capacitive coupling method for generating plasma, respectively.

By adopting the lamp light heating method and radiation thermometer, there is no need to introduce components such as internal wiring in the vacuum chamber, and the vacuum chamber has a very simple structure, that is, no elements that obstruct gas flow. Silane gas, oxygen gas The continuous gas switching becomes smoother and the productivity can be further increased. Further, the substrate can be rapidly heated and cooled, and the substrate can be heated and cooled between room temperature and 500 ° C., and between 500 ° C. and 1100 ° C. in a short time.

Process 2 (Silicon nanocrystal growth)
Monosilane gas was introduced into the treatment chamber at 100 ml / min, and the pressure was maintained at 30 Pa and left for 60 seconds. As a result, silicon crystal grains having a diameter of about 4 nm were uniformly formed on the entire surface of the substrate.

After introducing oxygen gas at 200 ml / min to stabilize the pressure at 30 Pa, 300 W high frequency power was applied to generate plasma discharge, and the surface of the silicon nanocrystal grains was oxidized for 30 seconds with the generated oxygen radicals.
Process 5 (evacuation)
The supply of high frequency power and the introduction of oxygen gas were stopped, and the processing chamber was evacuated for 30 seconds.
Step 6 (heat treatment)
After introducing oxygen gas at 200 ml / min and stabilizing the pressure at 30 Pa, the lamp power is increased and the substrate temperature is heated to 1000 ° C., and this state is maintained for 30 seconds to improve the quality of the surface oxide layer of the crystal grains Processing was performed.

The introduction of oxygen gas was stopped and at the same time the lamp power was reduced to control the substrate temperature to 560 ° C., and the processing chamber was evacuated for 30 seconds.
A first-layer surface oxidized silicon nanocrystal grain structure was formed by the processes of
Thereafter, by repeating

In the oxidation of the crystal grain surface in
As an example of the silicon nanocrystal structure, FIG. 5 shows the result of surface observation with a high sensitivity electron microscope using a sample grown only on the first layer at a substrate temperature of 580 ° C. As is apparent from FIG. 5, it can be seen that crystal grains having a grain size of about 5 nm grow with good uniformity and high packing density.
A silicon nanocrystal structure (60 layers) was produced under the temperature conditions shown in FIG. 4, and this was irradiated with a He—Cd laser (325 nm) to examine photoluminescence (PL) characteristics. For comparison, a silicon nanocrystal structure was produced in the same manner as above except that the heat treatment in
The sample of this example had a peak emission intensity five times that of the sample prepared without heat treatment (comparative example). When defects exist in the silicon nanocrystal structure, photons emitted by recombination are absorbed by the defect portions and the emission intensity decreases. However, the defects are greatly reduced by performing the high-temperature heat treatment in
Next, an Au transparent electrode is formed on the upper surface of the silicon nanocrystal structure (60 layers) formed on the n-type Si substrate, an Al electrode is formed on the lower part of the Si substrate, and a voltage (on the Au side) is formed between both electrodes. (+ Potential) was applied to make the electrons ballistic toward the Au transparent electrode, and the electrons emitted from the Au surface were measured.
If there is a defect in the silicon nanocrystal structure, electrons are captured by the defect, which causes a decrease in the amount of emitted electrons and also causes a dielectric breakdown at the grain boundary. As a result of evaluating the ballistic electron emission characteristics, the sample of this example has an emission current value that is two or more orders of magnitude higher than that of the comparative example, and the frequency of dielectric breakdown during the measurement is extremely reduced. Was found to decrease significantly.
In the present invention, it is preferable to perform a hydrogen radical treatment before the silicon nanocrystal growth step of the manufacturing method of the above embodiment. By the hydrogen radical treatment, nuclei for silicon nanocrystal grain growth are uniformly formed on the entire surface of the substrate. For example, in the case of a silicon substrate, a natural oxide film is usually formed on the surface, but the surface of the substrate is covered with O—H groups by hydrogen radical treatment, which acts as a nucleus, and a high-density silicon nanocrystal structure Can be formed.
