Abstract
Description
The present invention relates to a solder paste flux and a solder paste that can hardly withstand high temperature preheating with very little change with time.
Conventionally, a solder paste prepared by kneading solder metal powder with a flux mainly composed of rosin resin and its derivatives is applied to a printed circuit board, printed, and after mounting the components, the solder metal is melted to produce a mounting board. Things are widely done. In recent years, mounting boards using solder paste have been miniaturized and the mounting density has been increased, and lead-free solder paste alloys have been used, so that good coating and printability have been maintained for a long time. Therefore, a solder paste that can withstand high temperature preheating is required. Therefore, various examinations and proposals have been made on solder paste flux and solder paste. For example, Patent Document 1 contains 0.01 to 6% by weight of a dicarboxylic acid or a salt thereof, which is a solid solder having a carbon number of 12 to 30, at a normal temperature, in a cream solder obtained by kneading flux and solder powder. The cream solder characterized by the above is disclosed, and Patent Document 2 includes a fatty acid having a melting point of 50 ° C. or higher as an activator and an organic halide having a melting point of 100 ° C. or higher that does not substantially react with zinc at 50 ° C. or lower. Zinc-containing solder flux is described. Patent Document 3 also contains at least one dicarboxylic acid having 3 to 5 carbon atoms and 15 to 20 carbon atoms as an activator in the flux, thereby preventing a change in viscosity over time, and enabling high temperature preheating. Also disclosed is a solder paste flux that can withstand.
However, naturally, it is difficult to ensure good solderability without using those things, and even if one of them can be satisfied, it is incomplete as a solder paste, the skin of the solder paste, The development of a solder paste that prevents changes over time such as changes in viscosity and that lasts for a long time with good coating and printing properties and can withstand high temperature preheating has been awaited.
The present invention does not contain a halogen-based activator, prevents solder paste peeling, changes in viscosity, etc. over time, and maintains good coating / printability for long periods of use and withstands high-temperature preheating. An object is to provide a solder paste that can be obtained.
The inventor does not contain a halogen-based activator, prevents solder paste peeling, changes in viscosity, etc. over time, and maintains good coating and printability for a long time in use, and also for high-temperature preheating. As a result of various studies on the solder paste that can be tolerated, the present inventors have found that the above object can be achieved by including 1,3,6-hexanetricarboxylic acid as an activator in the flux, thereby completing the present invention. 1st invention summary of this application is flux for solder paste characterized by containing 1,3,6-hexanetricarboxylic acid as an activator in flux for solder paste, and 2nd invention summary of this application is A solder paste comprising a flux containing 1,3,6-hexanetricarboxylic acid as an activator and a solder alloy.

A solder paste can be provided.
本発明のソルダペーストに用いられるはんだ粉末合金は、Sn、Pb、Ag、Cu、In、Zn、Bi、Pd、Ni、Al等の金属を含有する合金であって、具体的には、Sn−Pb、Sn−Ag、Sn−InまたはSn−Znで示される二元系或いはこれらの二元系合金にCu、Bi、In、Ni、Ge、Sb、Zn、Pbの中から選ばれる1種類または2種以上を組み合わせた三元系もしくはそれ以上の合金を挙げることが出来る。
The present invention will be described in detail.
The solder paste of the present invention is a mixture of a solder powder alloy and a flux. A solder powder alloy that is uniformly kneaded with a flux having an appropriate viscosity is preferable.
The solder powder alloy used in the solder paste of the present invention is an alloy containing a metal such as Sn, Pb, Ag, Cu, In, Zn, Bi, Pd, Ni, Al, and more specifically, Sn— One type selected from Cu, Bi, In, Ni, Ge, Sb, Zn, Pb or a binary system represented by Pb, Sn-Ag, Sn-In or Sn-Zn, or these binary alloys A ternary system or a combination of two or more types can be given. In particular, in the case of Sn-Ag, Sn-Zn based binary system, ternary system or higher multi-element system, which is a Pb-free solder alloy, the effect can be sufficiently exhibited.
The flux of the present invention is used mainly for the purpose of promoting the cleaning effect on the metal surface of the solder powder alloy (removal of the oxide film on the metal surface). It is composed of a solvent, an activator, and the like that are added to improve workability.
The activator of the present invention is added to the flux for cleaning the metal surface of the solder powder alloy (removal of the oxide film on the metal surface).
The aliphatic tricarboxylic acid used as the activator in the present invention is aliphatic and is a tribasic carboxylic acid. Specifically, for example, 1,3,6-hexanetricarboxylic acid, 1,2,3-propanetricarboxylic acid, 1,2,4-butanetricarboxylic acid, 1,3,5-cyclohexanetricarboxylic acid, 1,2 1,4-cyclohexanetricarboxylic acid and the like, and 1,3,6-hexanetricarboxylic acid is particularly preferable. It is also preferable to use a mixture of two or more.
The amount of these tricarboxylic acids to be used is 0.05 to 15% by mass, and if it is 0.05% by mass or less, the coating film on the surface of the solder powder is incomplete, and a sufficient effect cannot be obtained. The effect is more exhibited, but the reliability of the flux is lowered, and if it is 15% by mass or more, it is difficult to ensure the reliability.
