ここで、図5には、同一のエッチング条件の場合に、シリコン酸化膜32のエッチングレートが変化することによる当該シリコン酸化膜32の必要膜厚の変化を示す図表である。本例の場合には、エッチング液としてカルシウム濃度が約800ppbのものを用いており、シリコン酸化膜32のエッチングレート(E/R)が約1nm/分であり。必要膜厚が400nmであり、そのための必要熱酸化時間が約3時間となっている。また、カルシウム濃度が約250ppbのエッチング液を用いた場合においてもエッチングレートが2nm/分となり、必要膜厚が約600nmで、必要酸化時間が約6時間となる。これに対して、カルシウムを含んでいない従来のエッチング液を用いる場合には、そのエッチングレートが本例の3倍の約3nm/分であるので、必要膜厚が1200nmとなり、そのための必要酸化時間は約9時間にもなる。

このように、エッチングレートを低減することにより、マスク材として使用するシリコン酸化膜の膜厚を低減でき、その結果、シリコン酸化膜を形成するための熱酸化処理時間を大幅に短縮できることが分かる。本例では、シリコン基板のエッチング液として、シリコン酸化膜のエッチングレートが低いカルシウムを含むアルカリ溶液を用いている。したがって、従来に比べて、熱酸化処理時間を短縮できるので、熱酸化処理において必要とされる供給酸素量、供給電力を低減でき、処理コストを削減できることが分かる。 Thus, it can be seen that by reducing the etching rate, the film thickness of the silicon oxide film used as the mask material can be reduced, and as a result, the thermal oxidation processing time for forming the silicon oxide film can be greatly shortened.
