本発明は、半導体集積回路を製造するプロセスで使用するレジスト剥離剤およびその製造方法に関する。

【従来の技術】
半導体集積回路を製造するプロセスにはフォトリソグラフィ工程と呼ばれる回路パターンを形成する工程がある。一般的にフォトリソグラフィ工程はレジストをウエハ上に薄膜状になるよう塗布し、フォトマスクを通して露光して回路パターンをウエハ上に転写する。続いて現像してできたレジストパターンをマスクとしてエッチングを行い、最後にレジストを剥離してウエハ上に回路パターンを形成していくものである。エッチング後不要になったレジストはプラズマによってアッシングしたり剥離剤によって溶解させたりする。アッシングを行ってもレジスト残渣がウエハ上に残るためレジスト剥離剤によって除去する。レジスト剥離剤はこのように不要になったレジストやレジスト残渣を除去するために使用される。

半導体集積回路は高集積化、省スペース化、省電力化、高速化などの性能を向上させるために回路パターンはより微細に形成し、かつ、より電気抵抗の低い配線材料にする必要がある。そこで、より微細な回路パターンを形成する上で不要なレジスト、レジスト残渣の除去や金属不純物、微粒子の高度な洗浄除去を微細な回路パターンを傷めることなく行う必要がでてきた。その問題を解決すべく機能を持たせた剥離剤、洗浄剤が各種提案されている。

半導体回路パターンを傷めることなく不要なレジスト、レジスト残渣を除去するために酸、アルカリ、有機溶剤などの原料を使用して剥離剤が製造されている。酸の原料として、ヒドロキシカルボン酸を使用した剥離剤は知られている(特許文献1、特許文献2参照)。また剥離剤には、安定した防食性能、剥離性能を得るためにpHが重要な要素であるものがある。その場合、酸やアルカリ原料の組成によってpHを調整するが、ヒドロキシカルボン酸を原料に剥離剤を製造した場合、ヒドロキシカルボン酸によって調整した直後のpHと長期保存後のpHが変化してしまい安定した性能が得られないという問題がある。また、剥離剤の組成によってはアルカリ性であった剥離剤が保管中に酸性になる場合もある。つまり、製造直後は、剥離性能、防食性能等を発揮できる液組成の剥離剤であっても、目標のpHに安定させるのに長期間を要したり、剥離剤の使用有効期間が短く薬品の使用量が著しく多くなったり、目標の剥離性能、防食性能が発揮されないなど、保管中または使用中に剥離剤の致命的な劣化要素である液性経時変化の問題があり改良が望まれていた。

すなわち第一の発明は、少なくともヒドロキシカルボン酸および水を含むレジスト剥離剤であって、該レジスト剥離剤の製造後に含まれるヒドロキシカルボン酸が二分子以上の縮合体とヒドロキシカルボン酸単量体との比率、縮合体/単量体が1/9以下になるように調整されたpHの安定したレジスト剥離剤である。第二の発明は、pHの安定した前記のレジスト剥離剤の製造方法であって、その第一の製造方法は、ヒドロキシカルボン酸水溶液中の縮合体/単量体が1/9以下であるヒドロキシカルボン酸水溶液を用いてpH調整を行うことを特徴とする。第二の製造方法は、縮合体/単量体が1/9を超えるヒドロキシカルボン酸水溶液を用い、かつ、該ヒドロキシカルボン酸水溶液に予め水、アルカリ水溶液または酸水溶液から選ばれる少なくとも一つを添加し、ヒドロキシカルボン酸水溶液中の縮合体/単量体が1/9以下になるように調整する工程を含むことを特徴とする。第三の製造方法は、縮合体/単量体が1/9を超えるヒドロキシカルボン酸水溶液を用い、かつ、少なくとも30℃に加熱または保温する工程を含むことを特徴とする。

【発明の実施の形態】
第一の発明は、少なくともヒドロキシカルボン酸および水を含むレジスト剥離剤であって、該レジスト剥離剤の製造後に含まれるヒドロキシカルボン酸が二分子以上の縮合体とヒドロキシカルボン酸単量体との比率、縮合体/単量体が1/9以下になるように調整されたレジスト剥離剤であり、ヒドロキシカルボン酸、水の他に無機アルカリ、有機アミン、無機酸、有機酸、有機溶剤、防食剤等を必要に応じて含んでいてもよい。アルカリ成分、酸成分、有機溶剤、水その他防食剤等を所定量混合し、ヒドロキシカルボン酸水溶液を添加してpHを調整する。その際、レジスト剥離剤の製造後に含まれるヒドロキシカルボン酸が二分子以上の縮合体とヒドロキシカルボン酸単量体との比率、縮合体/単量体が1/9以下になるように調整されていれば、各原料の添加順序には特に制限はない。しかし、後述の本発明による製造方法によれば、最終的に含まれるヒドロキシカルボン酸の二分子以上の縮合体と単量体との比率、縮合体/単量体が1/9以下になるように調整し、pHの安定したレジスト剥離剤の製造は容易にできる。pHは組成によるが剥離性能、防食性能等から6から12であることが好ましい。

本発明の剥離剤組成物に用いられるアルカリ成分としては無機アルカリ、有機アミンなど特に制限はなく、無機アルカリとしては水酸化リチウム、水酸化ナトリウム、水酸化カリウム、水酸化カルシウム、水酸化銅などがあげられる。また有機アミンとしてはテトラメチルアンモニウムハイドロオキサイド、コリンなどの第4級アンモニウム塩類、ヒドロキシルアミン、アルカノールアミン類等が挙げられる。具体的には、モノエタノールアミン、ジエタノールアミン、2−メチルアミノエタノール、2−エチルアミノエタノール、N−メチルジエタノールアミン、ジメチルアミノエタノールアミン、2−(2−アミノエトキシ)エタノール、1−アミノ−2−プロパノール、トリエタノールアミン等が挙げられる。酸成分としても特に制限は無く塩酸、硝酸、硫酸、燐酸などの無機酸やギ酸、酢酸、シュウ酸、コハク酸などの有機酸があげられる。有機溶剤としては、N−メチル−2−ピロリドン、2−ピロリドン、1−エチル−2−ピロリドン、1−プロピル−2−ピロリドン、ジメチルスルホオキシド、ジメチルホルムアミド、エチレングリコール、フルフリルアルコール、テトラヒドロフルフリルアルコール、ブトキシエタノール等通常レジスト剥離剤組成物に用いられるものであればいずれでも用いることができる。

ヒドロキシカルボン酸成分は、カルボキシル基を1つ以上有し、かつ、ヒドロキシル基を1つ以上有するヒドロキシカルボン酸であれば用いることができる。具体的には、グリコール酸、ヒドロアクリル酸、乳酸、ヒドロキシ酪酸、グリセリン酸、グルコン酸、ロイシン酸、リンゴ酸、タルトロン酸、酒石酸、シトラマル酸、クエン酸などが挙げられる。中でも乳酸が好ましい。

ヒドロキシカルボン酸は水分子を離脱し二分子以上の縮合体を生成することが知られている。ヒドロキシカルボン酸水溶液の場合ではヒドロキシカルボン酸のヒドロキシル基1つとカルボキシル基1つの水素が水分子1つとして離脱し、ヒドロキシカルボン酸の二分子が縮合する。更に縮合反応し三分子で縮合する場合やラクトンを形成するものもある。例えば、乳酸中の縮合体と単量体の比率は温度条件によっても異なるが、90wt%乳酸水溶液では含まれる乳酸のうち、約40%は縮合した分子で存在し約60%が単量体(縮合体/単量体は約4/6)で存在する。一方、50wt%乳酸水溶液では含まれる乳酸のうち、約10%は縮合した分子で存在し約90%が単量体(縮合体/単量体は約1/9)で存在する。90wt%乳酸水溶液を使用してpH9.0程度の剥離剤を製造した場合、時間経過とともに縮合体の乳酸が単量体に移行して中和反応が進みpHが6程度に低下し、大きく液性が変化する。同様に後者の50wt%乳酸水溶液を使用してpHを9.0程度に調整した場合、pHは早期に安定化し、長期保存を行ってもpHの変動は0.1程度で安定させることができる。

以下に本発明のレジスト剥離剤の製造方法について説明する。製造方法の第一は、ヒドロキシカルボン酸水溶液中の縮合体/単量体が1/9以下であるヒドロキシカルボン酸水溶液を用いてpH調整を行うことを特徴とする。安定した剥離性能、防食性能を有するレジスト剥離剤を得るためには、ヒドロキシカルボン酸水溶液を添加して所定のpHに調整し、かつ、そのpHが長期に亘って安定されなければならない。前記のように、レジスト剥離剤の製造後に含まれるヒドロキシカルボン酸の縮合体/単量体が1/9以下であるようにすることによって、長期に亘ってpHを安定化することができる。

しかし、ヒドロキシカルボン酸水溶液中の縮合体/単量体が1/9以下であるヒドロキシカルボン酸水溶液は、通常ヒドロキシカルボン酸濃度が50wt%程度の水溶液でありコスト等の関係からより高濃度のヒドロキシカルボン酸水溶液を用いる方が有利なことがある。そこで製造方法の第二は、縮合体/単量体が1/9を超えるヒドロキシカルボン酸水溶液を用いてレジスト剥離剤を製造する際に、該ヒドロキシカルボン酸水溶液に予め水、アルカリ水溶液または酸水溶液から選ばれる少なくとも一つを添加し、ヒドロキシカルボン酸水溶液中の縮合体/単量体が1/9以下になるように調整する工程を含むことを特徴とするpHの安定したレジスト剥離剤を製造する方法である。例えば、90wt%乳酸水溶液を用いる場合に、pHが最終的な目標値になるように、所定量の90wt%乳酸水溶液に水を添加し乳酸水溶液中の縮合体/単量体が1/9以下になるように調整した後に、アルカリ成分、有機溶剤等を添加してレジスト剥離剤を製造する方法である。このように、ヒドロキシカルボン酸水溶液中の縮合体/単量体が1/9以下になるような工程を最初に実施することによって、pHの安定化されたレジスト剥離剤を製造することができる。

ヒドロキシカルボン酸の縮合体はその水溶液中に含まれる水や酸、アルカリの存在によっても含まれる量が減少する。したがって製造しようとする剥離剤の原料に水、酸、アルカリを使用する場合、前記の如く予め使用するヒドロキシカルボン酸と水、酸あるいはアルカリとを混合させる工程をことによって、含まれるヒドロキシカルボン酸縮合体を好ましくは縮合体/単量体を1/9に減らし、縮合体を多く含むヒドロキシカルボン酸原料であっても、剥離剤の製造直後からpHの安定した剥離剤を提供することができる。ヒドロキシカルボン酸は酸性であることから、水またはアルカリと混合することによって縮合体を減らす効果は大きい。

さらに、製造方法の第三は、縮合体/単量体が1/9を超えるヒドロキシカルボン酸水溶液を用いてレジスト剥離剤を製造する際に、加熱または保温する工程を設け、レジスト剥離剤中に含まれるヒドロキシカルボン酸の縮合体の減少を促進してpHの安定化を行う方法である。

縮合体/単量体が1/9を超えるヒドロキシカルボン酸水溶液を用いて剥離剤を製造した場合に起こるpHのゆっくりとした経時変化は有機溶剤や酸、アルカリ、水と混合されることによって起こるヒドロキシカルボン酸の縮合体が単量体となる速度にある。ヒドロキシカルボン酸の縮合体が単量体となる速度は溶液の温度にも依存している。加熱または保温する温度は縮合体が単量体へ移行する速度を速めるために、少なくとも30℃、好ましくは50℃にする。溶液の温度が高いほどその速度は速く、室温で1ヶ月程度かかるpHの経時変化は50℃では2日程度で進む。温度を上げるには外部より熱を加える他に剥離剤の製造中に発生する中和熱や希釈熱を断熱によって保温することによってもできる。温度が高いほど早期にpHは安定するが、有機溶剤や酸、アルカリなどを原料とする剥離剤であるために高温にしすぎると可燃性蒸気の発生や刺激、腐食性蒸気の発生など危険な場合もあるので、レジスト剥離剤の組成によって適切な温度を選択する。

本発明を実施例に基づいて、具体的に説明するが、もとより本発明はこの実施例に限られるものではない。

実施例1
有機アミンとしてモノエタンールアミン(MEA)、2−メチルアミノエタノール(2MAE)、1−アミノ−2−プロパノール(1A2P)、有機溶剤としてN−メチル−2−ピロリドン(NMP)、水、ヒドロキシカルボン酸として乳酸を用いて、それぞれ所定量のNMPに有機アミンを加えた後に水を加え、最後に乳酸水溶液を加えpHを9.0(目標値)に調整して、剥離剤(A)、(B)、(C)、(D)、(E)、(F)を製造した。それぞれの処方を表1に示す。但し、表1に示した乳酸濃度は乳酸水溶液としての濃度を示す。
製造した剥離剤を密栓できる容器に充填し50℃にて保管した後にpHの経時変化を観察した。結果を表2に示す。
時間経過とともに見られるpH低下は90wt%乳酸水溶液を用いた剥離剤では顕著であり、50wt%乳酸水溶液を用いた剥離剤では、pHの低下は小さく、早期に安定した。

実施例2
有機アミンとして2−メチルアミノエタノール(2MAE)、有機溶剤としてブトキシエタノール、水、ヒドロキシカルボン酸として90wt%乳酸水溶液を用いてpHを9.0(目標値)とし、所定量のブトキシエタノールに2−メチルアミノエタノールを加えた後に水を加え、最後に乳酸水溶液を加えて剥離剤(G)を製造した。このサンプルを約24℃で維持された室温と50℃に維持された保温庫に保管し、pHの経時変化の速度を観察した。その結果、pH7程度に低下する期間は、24℃保管の場合約1ヶ月程度であるのに対し、50℃で保管した場合には2日程度と早かった。結果を表3、表4に示す。

実施例3
乳酸とアルカリを混合した場合、乳酸水溶液に含まれる乳酸縮合体が中和反応にどの程度影響しているかを確認するために中和滴定曲線を得た。サンプルは90wt%乳酸水溶液を原料に乳酸の濃度が90wt%、70wt%、50wt%、30wt%、10wt%である水溶液を調製した。各濃度の乳酸水溶液を1モル/リットルのNaOH水溶液で中和滴定し中和曲線を得た。中和滴定の際にサンプルを希釈することや、アルカリで中和反応させることから測定操作中の経時変化をできるだけ含まないようにするため測定操作時間は5分以内で完了するように実施した。その結果、乳酸濃度が高いほど直ちに中和反応しない乳酸分、つまり縮合して中和反応しにくい乳酸分子が多いことが確認された。

実施例4
下記に示す製造手順−1および製造手順−2によって、それぞれ剥離剤(H)−1、(H)−2を製造し、剥離剤の製造手順がpHに及ぼす影響について検討した。
製造手順−1:最終的なpHが8.5(目標値)になるように、所定量のテトラヒドロフルリルアルコール(THFA)に2MAEを加えた後に水を加え、最後に90wt%乳酸水溶液を加えて剥離剤を製造した。(剥離剤(H)−1)
製造手順−2:最終的なpHが8.5(目標値)になるように、所定量の90wt%乳酸水溶液に水および2MAEを加えた後にTHFAを加えて剥離剤を製造した。(剥離剤(H)−2)
製造した剥離剤を密栓容器に充填して、50℃で保管し一定時間毎に、pHを測定した。実験結果を表6、表7に示す。製造手順−2による方が、製造直後のpHは目標に近く、かつ、目標のpH8.5に安定するのが早かった。
