【発明の属する技術分野】
本発明は、液晶ガラス基板製造装置においてガラス基板である絶縁性基板を静電気力で吸着し保持する静電チャックに関するものであって、特に、液晶注入工程に使用される静電チャックに関するものである。

【従来の技術】
近年、液晶ガラス基板製造装置等において、上面に導電性の膜を備えたガラス基板や、その上面や下面に導体層のない所謂素ガラスの絶縁性基板からなるウェハWを固定・搬送するには、これまでクランプリングや真空吸着装置が採用されていた。しかしながら、ウェハWの大型化やスループットの向上に伴い、半導体ウェハの固定に用いられている静電チャックの採用が検討されている。

液晶製造工程に用いられる静電チャックの構造は一般に半導体製造工程に用いられる静電チャックと類似の原理に基づくものであり、その構造や静電吸着機能を発現させる吸着電極の形状も略同一のものが使用されている。

図8(a)は、特許文献1に記載の双極型の静電チャック10の断面図を示す。円板状の絶縁性基板11の内部に円を2分割にした吸着電極12a、12bが埋設され、前記絶縁性基板11の上面を半導体ウェハ17を載せる載置面11bとし、吸着電極12と載置面11bとの間を絶縁層11aとして、載置面11bに半導体ウェハ17を載せ、吸着電極12a、12bに電源15より電圧を印加し、半導体ウェハ17を吸着している。

尚、Sは静電電極の面積、ε0は真空中の誘電率、εrは絶縁層11aの比誘電率、Vは印加電圧、dは絶縁層11aの厚みである。

ここで、吸着力を発現する吸着電極12の形状は左右対称の一対の電極で構成されている(図8(b))。又、図9のような給電部71a、71bに繋がった数本の帯状の電極72a、72bがそれぞれ交互に配置された櫛形形状の吸着電極も提案されている。この帯状の吸着電極幅はウェハ厚みの10から20倍で実質6mm以上の幅の電極からなっていた。

また、特許文献2や特許文献3においては、吸着電極に電圧をかけた時に発生するグラディエント力Fgを利用して吸着させる方法が提案されている。これは吸着電極パターンにより発生する電界Eの勾配と被吸着物の分極αを利用したものである。

櫛歯状に配置した吸着電極は、絶縁体に挟まれた帯状電極に電圧をかけると、分極率αのウェハにグラディエント力Fgが発生する。

また、絶縁性基板を吸着する静電チャックとして、上記の櫛歯状の吸着電極の幅と間隔を100μm以下として吸着力を大きくした静電チャックが開示されている(特許文献4参照)。

一方、静電吸着力を最大とする吸着電極の構造として、吸着電極の幅と間隔の比を3/1から2/1とした静電チャックが開示されている(特許文献5参照)。

【発明が解決しようとする課題】
しかしながら、液晶基板のような絶縁性基板は、半導体基板に用いられるシリコンウエハのような導体、あるいは半導体のように電気的な導電性がない為、高電圧を印可しても大きな吸着力であるグラディエント力を得ることが難しく、絶縁性の基板を吸着させようとしても十分な吸着力を得る事ができないという問題があった。

また、櫛歯状の吸着電極の幅や間隔を100μm以下とした静電チャックは低電圧で絶縁性基板を吸着できるとしているが、吸着電極の間隔が小さく電極間で放電したり短絡し吸着力を発現することができないとの問題があった。

【課題を解決するための手段】
吸着電極の上面を覆うように絶縁層を形成した静電チャックにおいて、上記吸着電極は独立した帯状の複数の吸着電極からなり、上記の独立した吸着電極が対向する領域で該吸着電極から等距離にある中間線の密度が500〜5000/mで、該中間線を挟む上記吸着電極の帯の幅は前記中間線を挟む吸着電極の帯同士の間隔と同等或いは小さく、該中間線が均一に分布していることを特徴とする。

また、上記吸着電極の占有面積に対する上記吸着電極の面積の比率が10〜55%であることを特徴とする。

【発明の実施の形態】
図1(a)は本発明の静電チャック1の一例である概略の構造を示す斜視図である。図1(b)は図1(a)のX−X線断面図である。基体3の上面に一対の吸着電極4が形成され、それぞれの吸着電極4は独立した帯状の複数の吸着電極4からなり、吸着電極4の上面には、絶縁層2が形成されている。その絶縁層2の上面をウェハを吸着させる載置面2aとする。また、吸着電極4にはそれぞれ給電端子9が基体3の給電端子孔を通し接続されている。

そして、吸着面2aの上にウェハWを載せ、給電端子9の間に電源19から数百から数キロボルトの電圧を印加すると吸着電極4とウェハWの間に静電吸着力が発現して、ウェハWを載置面2aに吸着することができる。

吸着電極4は、好ましくはプラス電圧を印加するプラス電極4aとマイナス電圧を印加するマイナス電極4bとからなり、図2に記載の直線の帯状の電極を交互に配設された櫛歯構造の吸着電極4や、図3に記載のジグザグの帯状の吸着電極4や、図4に記載の同心円状に交互に配置した吸着電極4や、図5、6に記載の複数の正多角形の電極を接続した格子状の吸着電極4等からなる。

本発明の静電チャック1は、絶縁性基板からなるウェハWを吸着することができるもので、吸着電極の上面を覆うように絶縁層を形成した静電チャックにおいて、上記吸着電極は独立した帯状の複数の吸着電極4a、4bからなり、上記の独立した吸着電極4が対向する領域で該吸着電極4から等距離にある中間線の密度が500〜5000/mで、該中間線を挟む上記吸着電極4の帯の幅hは前記中間線を挟む吸着電極4の帯同士の間隔dと同等或いは小さく、該中間線が均一に分布していることを特徴とする。

中間線の密度が500/mを下回ると、独立した吸着電極4の間に生じる勾配電界の発生領域が小さくなり絶縁基板からなるウェハWを吸着する力が小さくなるからである。

また、中間線の密度が5000/mを越えると独立した吸着電極4間の間隔が小さくなり、極性の異なる吸着電極4の間で絶縁破壊を発生する虞があるからである。より好ましくは、中間線の密度は2000〜4500/mである。

尚、中間線の密度とは、載置面2aに垂直な方向から見た吸着電極4において、吸着電極4が対向する中間線の長さLを吸着電極4が占める占有面積Stで除した値L/Stである。吸着電極4の占有面積Stとは吸着電極4そのものの面積と吸着電極4が対抗する領域の面積との和である。更に詳細には、上記中間線は異なる極性の互いに対向する吸着電極4で挟まれ、吸着電極の外辺から対向する吸着電極4までの最短線分の中間点を結ぶ線からなる。例えば、図2、3、4、5、6、7の点線で示す線Ltの長さLを意味する。また、占有面積Stは図2においてSt=La×Lbである。

中間線の密度は絶縁性基板からなるウェハWを吸着する上で必要なグラディエント力を大きくする上で重要な因子であることを見出したもので、より大きなグラディエント力を発生する上で、必要な静電チャックの電極構成を示すものである。

また、上記の吸着電極4は中間線の密度を大きくすることで吸着力を高めることができるが、中間線の密度を大きくし過ぎると独立した複数の吸着電極4の間の絶縁破壊が発生することから、中間線を挟む上記吸着電極4の幅hは前記中間線を挟む吸着電極同士の間隔dと同等或いは小さいことが必要である。ここで同等とは幅hが間隔dの2倍未満好ましくは1.5倍程を示す。

更に、吸着力が大きく絶縁破壊を防ぐには、占有面積Stに対応した領域において中間線が均一に分布していることが必要である。例えば、特許文献3のように吸着電極の幅や間隔を小さくしても吸着電極の占有面積Stの内部に吸着電極の幅hや間隔dの大きな領域があると中間線が均一に分布しないことから載置面2aに均一な吸着力を発生しないとともに、載置面2aの一部に吸着力が小さな領域が発生しウェハWを効率良く吸着できないことから、載置面2aの全面からの吸着力も小さくなり本発明の静電チャック1として機能しないからである。

そして、上記中間線の密度を高めるには、上記占有面積Stに対する吸着電極4の面積Seの比率R(R=Se/St×100)が10〜55%であることが好ましい。

上記比率Rが10%未満では、吸着電極4が細くなり過ぎて、帯状の吸着電極4が断線する危険があるからである。

また、上記比率Rが55%を超えると、中間線の密度が500/mを下回り吸着力が小さくなるからである。

より好ましくは、比率Rが25〜48%である。比率Rが25%以上では独立した吸着電極4同士の間隔が大きくなり吸着電極4同士の間で絶縁破壊する虞が小さくなり、吸着電極4に加える電圧を大きくすることが可能となり、吸着力を大きくすることができる。また、比率Rが48%以下では、吸着電極4に加える電圧が大きくしかも電界勾配の大きな領域を発生できるからである。

尚、特許文献1に記載の静電チャックの吸着電極の幅はウェハWの厚み例えば0.7mmの10〜20倍と大きく、前記の中間線の密度は50/m程と小さく本願発明とは全く異なる。また、特許文献2には吸着電極の幅が4mmで間隔が1mmであり前記中間線の密度は200/mと小さく本発明の範囲外であることは明らかである。また、この静電チャックに6000V以上の高電圧を印加し吸着することが記載されているが、吸着電極の幅と間隔を更に小さくして吸着電極間の絶縁破壊を防ぎつつ、印加電圧を下げて吸着力を大きくすることが可能であることは何らの記載もない。特許文献4に記載の静電チャックは吸着電極の間隔が100μmで吸着電極の幅も100μmと小さく、中間線の密度は5200/mと大きく本発明の範囲外である。更に、特許文献5は吸着電極と吸着電極の間隔を3:1乃至2:1に設定することが特徴であり本願特許とは明らかに異なることは明らかである。

次に、載置面2aの上に載せたウェハWに大きな電界勾配を生じさせるには吸着電極4を覆う絶縁層2の厚みが重要であり、上記の電界分布を得るには絶縁層2の厚みが10〜100μmであることが好ましい。絶縁層2の厚みが10μm未満では絶縁層2内の欠陥を充分に除去することができないことから、絶縁層2が絶縁破壊する虞があるからで、絶縁層2の厚みが100μmを超えると絶縁層2内に電界の大部分が通過し、絶縁層2の外部に生じる電界強度が小さくなる虞があるからである。更に好ましくは30〜70μである。ここで、10μmの下限は最小厚みで規定され、上限は平均厚みで代表することができる。

また、上記のような特性を得るには絶縁層2の厚みと同時に比誘電率が3〜20であることが好ましい。その理由は、載置面2aからウェハWに向けて発生する電界強度を大きくすることができるからである。比誘電率が3未満では絶縁層2内の電界強度が小さくなり大きな吸着力を得ることが難しい。また、比誘電率が20を超えると、吸着電極4の間の電界密度が大きくなり載置面2aから発する電界強度が小さくなるからである。

また、基体3の誘電率が前記絶縁層2の誘電率より小さいことが好ましい。その理由は、載置面2aに置かれたウェハWに向けて大きな電界勾配を設けるには吸着電極4の上面である絶縁層2に大きな電界を生じさせ、吸着電極4の下面である基体3側の電界密度を小さくすると、載置面2aから発する電界強度を大きくすることができる。そして大きな電界強度の元で、前述の吸着電極4の中心線の密度を大きくすると電界強度の変化を大きくすることが可能となり、絶縁性基板からなるウェハWを大きな力で吸着できることが判明した。

更に、上記静電チャック1の吸着電極4に安定して電圧を印加するには、吸着電極4に通電する給電端子9と接続する給電部7の最大幅が吸着電極4の最大幅より大きなことが好ましい。そして、前記の絶縁層2の厚みを10〜100μmと小さく、しかも厚みばらつきが5%以下の均一な厚みの絶縁層2を得るには、吸着電極4と給電部7は同一面上にあることが好ましい。同一面上とすることで、基体3に給電部として複雑なビヤホール等を埋設する必要もなく短絡等を発生させる虞が小さく、電極の構成が強固である。

図4は、一対の吸着電極4が円環状であることを示す。円環は交互に接続しているので間に中間線Ltを取ることができる。この場合複数の円からなる中間線Ltの長さの総和で中間線の長さを示すことができる。各円環は交互に吸着電極の下方に埋設されたビヤホールを通して基体3の内部あるいは基体3の下面で接続されている。

図6は複数の吸着電極4が四角形であるものを示す。各吸着電極4は吸着電極の下方に延びる給電子で吸着電極4が交互にプラス電極とマイナス電極と接続できるよう結線されている。このように接続することで吸着電極の回りに強い電界を発生することが可能である。

図7は、図6の吸着電極4を同一平面で帯状の接続部で連結したもので作製が容易でありまた各給電電極間の接続が確実となることから大きな電圧を加えても給電部での放電や絶縁破壊の虞が少なく好ましい。

また、絶縁層2は吸着電極4からの大きな電界を発生するには、上記絶縁層2は非晶質膜からなることが好ましい。

非晶質セラミック膜2中には他の元素と反応していない希ガス類元素としてアルゴンが存在しており、希ガス類元素を膜中に多く入れることにより、非晶質セラミックからなる絶縁膜2の変形が容易となり内部応力緩和効果が得られる。絶縁層2中のアルゴン量は1〜10原子%が好ましい。更に好ましくは3〜8原子%である。希ガス類元素の含有量が1原子%以下であると、充分変位できなくなるため応力緩和効果も小さくなるため、クラックが発生しやすくなる。また、逆に希ガス類元素を10原子%以上とするのは製作上困難である。

また、希ガス類元素としてアルゴンの代わりに他の希ガス類元素としてヘリウム、ネオン、クリプトン、キセノンを使ってスパッタを行っても同じ効果が得られるが、スパッタ効率とガスのコストを考えるとアルゴンが好ましい。

アルゴンの定量分析方法としては酸化アルミニウム焼結体に非晶質セラミック膜2を20μm成膜したものを用いてラザフォード後方散乱法により分析を行い、全原子量とアルゴンの原子量を計測して、アルゴンの原子量を全原子量で割ったものを原子%として算出した。

また、非晶質セラミックからなる絶縁層2は上記のように希ガス元素を含むことから、セラミック焼結体に比べて硬度が低くなっている。本発明の非晶質セラミックからなる絶縁層2のビッカース硬度は500〜1000HV0.1である。シリコンウェハのビッカース硬度は1000HV0.1であり、絶縁層2のビッカース硬度はシリコンウェハより小さいため、静電チャック1表面でシリコンウェハがこすれることが少なくなり、非晶質セラミックからなることから脱粒が起こり難く、パーティクルの発生は減少する。絶縁層2のビッカース硬度は500〜1000HV0.1が好ましく、更に好ましくは600〜900HV0.1である。絶縁層2のビッカース硬度が500HV0.1以下ではウェハと静電チャック1の吸着面2aの間に入り込んだ硬質のゴミにより傷が入りやすいため、傷の部分の耐電圧が低下したりすることがあった。また、傷の部分からパーティクルが発生し易くなる。絶縁層2のビッカース硬度が1000HV0.1以上では逆にウェハに傷が入ってパーティクルが発生しやすくなってしまう。

上記非晶質セラミックからなる絶縁層2は酸化アルミニウム、酸化珪素、酸化イットリウム、酸化イットリウムアルミニウムまたは希土類の酸化物または窒化アルミニウム、窒化珪素の何れかで、耐プラズマ用途で使用される場合は酸化アルミニウム、酸化イットリウム、酸化イットリウムアルミニウムまたは希土類の酸化物または窒化アルミニウムなどで形成されるのが好ましい。

基体3は酸化アルミニウム、酸化珪素、酸化イットリウム、酸化イットリウムアルミニウムまたは希土類の酸化物または窒化アルミニウム、窒化珪素あるいはコージライトなどを用いて構わないが、静電チャックの利用目的により選択して使うのが好ましい。例えば、耐プラズマ性の必要な用途には酸化アルミニウム、酸化イットリウム、酸化イットリウムアルミニウムまたは希土類の酸化物または窒化アルミニウムなどが好ましく、更にこれに冷却性が必要であれば、窒化アルミニウムを選択するのが好ましい。また、静電チャックに載せたウェハができるだけ変位しないものにしなければならない場合は低熱膨張材料のコージライトを選択すればよい。

また、基体3は絶縁シートを上面に絶縁シートの下面に金属製のペデスタルを接合したものでも良い。絶縁シートの比誘電率は絶縁層2の比誘電率より小さいと、載置面2aから大きな磁界が放出され好ましい。

吸着用電極4は金属や導電性セラミックなどの導電性材料を用いれば良く、特に製造方法は限定されることはなく、スパッタ、CVD、イオンプレーティング、メッキ法やメタライズ法などを用いても構わない。吸着用電極4の厚みは、0.1〜100μmの範囲であれば構わない。0.1μm以下では吸着用電極4の平面的な導通がとりにくい。100μm以上であればセラミック基体3との熱膨張差のため、セラミック基体3との界面が剥がれが生じやすい。好ましくは5〜50μmであり更に好ましくは10〜30μである。

上記の吸着電極4に電圧を印加する給電端子接続構造について説明する。

給電端子9は基体3の裏面側から給電できるよう基板3に貫通孔6を設け、貫通孔6内に基体3と同等の熱膨張を有する導電材料からなる給電子5を備え接続することが好ましい。基体3がアルミナや窒化アルミニウムからなる場合には、給電子5の材質として鉄―ニッケルーコバルト系の合金が熱膨張係数が近く好ましい。

また、基体3の熱膨張係数の影響を受けにくい給電子5として貫通孔6にロウ材またははんだを充填し給電子5としたものが使える。

上記の貫通孔6の内径は基体3と給電子5の熱膨張率が異なるため、小径でなくてはならない。貫通孔6の内径としては直径1mm以下、好ましくは直径0.5mm以下が好ましい。これは、直径1mmを越えるとロウ材8と基体3の熱膨張差による応力で基体3の貫通孔6周辺にクラックを生じてしまうためである。

しかし径があまり小さくなると加工が困難で、メタライズ層10を貫通孔6内面に形成したりやロウ材やはんだを充填するのが困難となってくるため、貫通孔6は直径0.2mm以上必要である。

また、貫通孔6の形状は楕円や四角形などもあるが、最大径の大きさが1mm以内にする必要がある。但し、円形状が理想的に応力が穴の内面に均一にかかるため最も好ましい形状である。

ロウ材またははんだの充填方法としては途中工程で貫通孔6を有底穴にした状態で穴表面にメタライズ層10を形成し、その後ロウ材やはんだを真空中、N2中または還元雰囲気で溶融して有底穴に流し込んで溜めて充填し、その後板状セラミック体の一方の主面を研削加工し給電子5を露出させて形成する。このような方法により、小径の給電子5に対して、良好にロウ材やはんだを充填できる。

また、給電子5のロウ材またははんだの充填具合としては有底穴の底にロウ材やはんだが充填されており、吸着用電極4を基体3の表面を研削加工して給電子5を露出させた際に、給電子5のロウ材またははんだが空隙なく充填されいればよい。従って、給電子5の吸着面の反対面側に多少の凹みが生じても、導通の機能上は特に問題とならないため構わない。

ロウ材またははんだの熱膨張率は基体3の熱膨張率より大きいため、溶けたロウ材またははんだが貫通孔6内で固まってから温度を室温に下げる際に応力を発生する。つまり、熱膨張率に温度差を掛けた物が収縮となることから、高温でロウ材またははんだが固化するほど大きな応力が発生する。そのため、ロウ材またははんだの融点が低い金属を使う方が好ましい。

ロウ材としては銀系、銀銅系、金スズ系、インジウム系のものや、鉛系やすず系のはんだを用いるのが好ましい。ロウ材またははんだの融点としては850℃以下のものを使うのが好ましい。また、貫通孔6にロウ材またははんだを充填した後に絶縁層2や吸着電極4を形成するため、絶縁層2や吸着電極4を形成するプロセスより高い融点のロウ材またははんだを使う必要がある。この点からロウ材またははんだの融点としては200℃以上のものが好ましい。

基体3がセラミックからなる場合、ロウ材は直接セラミックとはほとんど濡れないため、基体3の貫通孔6の内面はロウ材が濡れるように金属化処理が必要である。活性金属法や高融点金属法で貫通孔6の内面にメタライズ層10を形成したり、無電界メッキにより貫通孔6の内面にメッキ層を形成しても構わない。

メタライズ層10やメッキ層の厚みは0.2μm以上が好ましい。0.2μmより薄いとロウ材の流れが悪くなるためである。メッキを使用した場合には10μmを越えるとメッキの剥がれが発生しやすくなる。メタライズ層10に高融点金属を使用した場合は30μmを越えるとメタライズ層10の剥離が発生する。しかし、活性金属法を用いる場合はロウ材にTiなどの活性金属を添加した組成になっているので、メタライズ材を充填するだけでも同じ効果を得られるため、厚みの上限は限定されない。

セラミックからなる基体3とロウ材またははんだの熱膨張率が異なるため、ヤング率が大きいロウ材またははんだになるとロウ材またははんだに変形が起こらず、基体3に大きな応力がかかってしまう。熱膨張率による応力を緩和できるように軟らかいロウ材やはんだである方が好ましい。ロウ材やはんだのヤング率としては90GPa以下が望ましく、更に好ましくは80GPa以下である。このようなロウ材7としては銀系、銀銅系、金スズ系、インジウム系のものや、鉛系やすず系のはんだを用いるのが好ましい。
