本発明は、ウェーハシートに貼り付けられたダイを吸着ノズルで前記ウェーハシートから剥離してピックアップするダイピックアップ方法及びダイピックアップ装置に関する。

【従来の技術】
ウェーハシートに貼り付けられたダイのピックアップ方法として、突き上げ針による方法が一般的に行われている。しかし、この方法は、ダイの厚みが約100μm以下と薄い場合には、ダイが破損するという問題があった。そこで、突き上げ針を用いないでダイをウェーハシートよりピックアップさせる方法として、大別して次の3つの方法が提案されている。

【発明が解決しようとする課題】

【発明の実施の形態】
