本発明は感光性樹脂組成物または感光性材料に関するものであり、更に、感光性平板印刷板、配線板用銅エッチングレジスト、グラビア用銅エッチングレジスト、ドライフィルムレジスト、カラーフィルターレジスト、液晶用フォトリソスペーサーレジスト、3D造形用レジスト、CTP用レジスト、プラズマディスプレイ用隔壁形成レジストおよびプラズマディスプレイ用顔料分散レジストなど各種のパターン形成に使用可能で、特に紫外光域に対して極めて高感度を示す感光性樹脂組成物に関するものである。

【従来の技術】
感光性樹脂組成物または感光性材料は、凸版用、レリーフ像用、フォトレジスト用、カラーフィルター用、3D造形用、CTP用等に広く適用されている。このような感光性樹脂組成物または感光性材料は、形成された画像の主体となる樹脂成分と紫外光、可視光に対して感光する増感剤、光重合開始剤、重合加速剤を含有するものである。可視領域に高感度を示す光重合性組成物(例えば、特許文献1参照。)やプリント配線板用の感光性樹脂組成物(例えば、特許文献2参照。)が開示されている。ベンゾオキサゾール系骨格やベンゾチアゾール系骨格を2個有する化合物が、光記録媒体(例えば、特許文献3参照。)や紫外線吸収塗料(例えば、特許文献4参照。)で利用されている。

近年の環境問題の観点や、露光前後における大きな溶解度差が容易に得られるという観点から、感光性樹脂組成物には有機溶媒現像よりもアルカリ水溶液現像が好まれている。このように画像の主体となる樹脂成分は、エチレン性不飽和基を有する光重合性化合物とアルカリ水溶液に可溶な樹脂との組合せが好んで用いられる。そして、このような感光性樹脂組成物は基板密着性を保ちつつ高感度なものが望まれており、従来から基板密着性を保ちつつ感度を向上させるために光重合開始剤系について多くの研究が行われている。

増感剤としては、ジアルキルアミノベンゾフェノン誘導体、クマリン及びその誘導体、スクワリリウム色素、ピリリウム、チオピリリウム誘導体、シアニン誘導体等多くの化合物が既に知られている。

光重合開始剤としては、ベンゾインエーテル誘導体、ヘキサアリールビスイミダゾール誘導体、トリクロロメチルトリアジン及びその誘導体、有機過酸化物誘導体等多くの化合物が既に知られており、重合加速剤としては、N−フェニルグリシン及びその誘導体、ベンゾチアゾール、ベンゾオキサゾール及びその誘導体等の化合物が既に知られている。

【発明が解決しようとする課題】
しかしながら、ドライフィルム用光重合開始剤としてベンゾインエーテル誘導体を用いると、密着性が得られず、トリクロロトリアジン及びその誘導体を用いると感度が悪いという問題がある。

一般的にはヘキサアリールビスイミダゾール誘導体を光重合開始剤として用いているが、密着性は高いものの高感度化する事は難しいという問題がある。また、高感度を示すヘキサアリールビスイミダゾール誘導体を選んで用いると、多くの場合逆に低密着性を招くなどの問題がある。

カラーフィルム用として、トリクロロトリアジンおよびその誘導体を光重合開始剤として含有する方法が知られている。しかしながら、これらトリクロロトリアジンおよびその誘導体を含有した感光性樹脂組成物は、感度は高いものの黄色く着色しているため、特に青色フィルターの透過率を低下させるという問題が有り、また、加熱時の変化を大きくする原因となっていた。

CTP用として、ヘキサアリールビスイミダゾール誘導体がベンゾチアゾールと組み合わされている。しかしながら、これらヘキサアリールビスイミダゾール誘導体とベンゾチアゾ−ルを含有した感光性樹脂組成物は、半導体レーザーの出力が低いため、より高感度が求められている。

従って本発明は、高感度化、特に厚膜で密着性を保ちながら高感度である感光性樹脂組成物を提供する事を目的としている。

【課題を解決するための手段】
そこで、本発明者らは感度の高い新規な感光性樹脂組成物について鋭意検討した結果、エチレン性不飽和基を有する光重合性化合物を含有する樹脂成分に、(C)特定の構造を有する化合物群からなる増感剤と、(D)重合開始剤を添加する事、または(C)特定の構造を有する化合物群からなる増感剤と(D)重合開始剤と(E)重合加速剤を添加する事により、前記の問題を解決できる事を見出し、本発明を完成するに至った。

【発明の実施の形態】
以下、本発明について詳細に説明する。
本発明における(A)成分のバインダーポリマーは、フィルム形成性を有するポリマーであれば特に制限無く、公知の高分子化合物を使用しうるが、環境、安全性に優れた炭酸ナトリウム水溶液などのアルカリ現像液で現像可能な点で、カルボキシル基を有するポリマーである事が好ましい。このようなカルボキシル基を有するポリマーは、アクリル酸またはメタクリル酸とアクリル酸アルキルエステルまたはメタクリル酸アルキルエステルとスチレンなど他のビニル単量体とを共重合させて得られるビニル共重合体が好適である。カルボキシル基を有するポリマーの酸価はアルカリ現像性の点から、30〜250mg/gKOHであることが好ましい。これらのバインダーポリマーは、単独でまたは2種類以上を組み合わせて使用される。

(A)成分の重量平均分子量は、それぞれ機械強度とアルカリ現像性の点から、好ましくは10,000〜80,000、より好ましくは30,000〜60,000である。この重量平均分子量が、10,000未満であると、機械強度が劣る傾向があり、80,000を超えるとアルカリ現像性が劣る傾向がある。これらのバインダーポリマーは、単独でまたは2種類以上を組み合わせて使用される。

本発明の感光性樹脂組成物中の(A)成分であるバインダーポリマーの配合量は、(A)成分および(B)成分の合計量100質量部に対して40〜80質量部とすることが好ましく、より好ましくは40〜70質量部である。この配合量が40質量部未満では、光硬化物が脆くなり、感光性フィルムとして用いた場合に塗膜性が劣る傾向があり、80質量部を超えると、充分な感度が得られなくなる傾向がある。

また、本発明の(B)成分として用いられる分子内に少なくとも1つの重合可能なエチレン性不飽和基を有する光重合性化合物には、一官能ビニルモノマーと多官能ビニルモノマーがある。一官能ビニルモノマーとしては、例えば、アクリル酸、メタクリル酸、アクリル酸アルキルエステル、メタクリル酸アルキルエステルおよびそれらと共重合可能なビニルモノマーが挙げられる。

本発明の感光性樹脂組成物中の(B)成分である分子内に少なくとも1つのエチレン性不飽和結合を有するモノマーの配合量は、(A)成分および(B)成分の総量100質量部に対して20〜60質量部とすることが好ましく、より好ましくは30〜50質量部である。この配合量が20質量部未満では、充分な感度が得られず、またレジストの硬化密度が低くエッチングもぐりが発生する傾向がある。また、この配合量が60質量部を超えると、感光性樹脂組成物が柔らかくなるため、感光性フィルムの端部から感光性樹脂組成物がしみ出す問題が起こる傾向がある。

本発明の感光性樹脂組成物中の(C)成分である増感剤は、(A)成分および(B)成分の合計量100質量部に対して0.05〜5.0質量部とすることが好ましく、0.1〜4.0質量部とすることがより好ましい。この配合量が0.05質量部未満であると、密着性が低下する傾向があり、5.0質量部を超えると、解像度が低下する傾向がある。

このようにして本発明の感光性樹脂組成物を液状レジストとして金属面上に塗布し、乾燥して形成された感光性樹脂組成物の層、または、上記の感光性フィルムを金属面上に積層して得られた感光性樹脂組成物の層は、アートワークと呼ばれるネガまたはポジマスクパターンを通して活性光線をパターン状に露光した後、現像液で現像して未露光部を除去し、レジストパターンとされる。露光の際、感光性樹脂組成物の層上の保護フィルムまたは支持フィルムが透明の場合には、そのまま露光してもよく、また、不透明の場合には、当然除去する必要がある。感光性樹脂組成物の層の保護という点からは、保護フィルムまたは支持フィルムとして透明な重合体フィルムを用い、この重合体フィルムを残存させたまま、それを通して露光することが好ましい。

露光に用いられる光源としては、例えば、カーボンアーク灯、超高圧水銀灯、高圧水銀灯、キセノンランプ、写真用フラット電球、太陽ランプ、アルゴンレーザー等が用いられる。露光時の光量は通常10〜200mJ/cm2である。露光後、保護フィルムが積層されている場合にはそれを除去した後、現像液による未露光部を除去する現像を行う。現像液としては、安全かつ安定であり、操作性が良好なアルカリ水溶液が好適である。アルカリ水溶液の塩基としては、例えば、水酸化リチウム、水酸化ナトリウム、水酸化カリウム、炭酸リチウム、炭酸ナトリウムおよび炭酸カリウムなどが挙げられ、特に炭酸ナトリウムの水溶液が好ましい。例えば、20〜50℃の0.5〜5質量%炭酸ナトリウム水溶液が好適に用いられる。また、アルカリ水溶液中には、表面活性剤、消泡剤、現像を促進させるための少量の有機溶剤等を混入させることができる。現像の方式には、ディップ方式、パドル方式、スプレー方式等があり、高圧スプレー方式が解像度向上のためには好適である。

本発明の感光性樹脂組成物は、現像後の加熱工程なしでも金属に対して優れた密着性を示すが、必要に応じて、現像後、加熱処理を施してもよく、あるいは露光により更に降下させてもよく、または露光と合わせて加熱処理を施しても良い。現像後、エッチングにより、金属、例えばリードフレーム製造用基板の、レジストパターンが存在せずに露出している部分を溶解除去する。エッチングには、塩化第二銅溶液、アルカリエッチング溶液、過酸化水素系エッチング液などを用いることができるが、エッチファクタが良好な点から、塩化第二鉄溶液を用いることが好ましい。エッチング後、レジストパターンを水酸化ナトリウム等で処理して剥離することにより、所望のパターンを有するリードフレーム等のパターン化された金属板を得ることができる。

次いで、この感光性樹脂組成物の溶液を、20μm厚のポリエチレンテレフタレート上に均一に塗布し、105℃の熱風対流式乾燥機で10分乾燥して感光性フィルムを得た。感光性樹脂組成物層の膜厚は、23μmであった。

一方、銅箔(厚さ32μm)を片面に積層したガラスエポキシ材である銅張り積層版の銅表面を研磨機を用いて研磨し、水洗後、空気流で乾燥し、得られた銅張り積層板を80℃に加温し、その銅表面上に、前記感光性樹脂組成物層を、110℃に加熱しながらラミネートした。次に、超高圧水銀灯ランプを有する露光機(ウシオ電機(株))UX−1000SM−AGC01を用いて、ネガとしてコダック21段ステップタブレットを試験片の上に置いて53mJ/cm2露光した。次にポリエチレンテレフタレートフィルムを剥離し、30℃で1重量%炭酸ナトリウム水溶液に100秒間浸漬することにより、未露光部を除去した。銅張り積層板上に形成された光硬化膜のステップタブレットの段数を測定することにより、感光性樹脂組成物の光感度を評価し、その結果を[表15]に示した。光感度は、ステップタブレットの段数で示され、この段数が高いほど、光感度が高い事を示す。解像性、密着性はフォトマスクを用いて、解像性は100〜5μmのライン アンド スペース パターンで、密着性は浮島パターンを用いてそれぞれポジ型(p)およびネガ型(n)を測定した。解像性、密着性共に数字が小さい方が優れている。

実施例および比較例においては、各組成によって次のような露光量の最適化を行った後、解像性・密着性試験を行った。
実施例1、3および比較例1の解像性・密着性試験は10.1mJ/cm2照射。
実施例2、4および比較例2の解像性・密着性試験は7.2mJ/cm2照射。
[表15]の結果から、本発明の感光性樹脂組成物は比較例の感光性樹脂組成物に比べて、光感度が高く、密着性に優れていることがわかる。
