【従来の技術】
発光ダイオード(LED)は、技術的及び経済的に有利な半導体光源である。LEDは、高輝度の光を確実にもたらすことができ、従って過去数十年の間に、平面パネルディスプレイ、交通信号灯、及び、光通信を含む数多くの用途において重大な役割を果たすようになってきた。LEDは、順方向にバイアスされるp−n接合を含む。電流によって駆動された時、電子及び正孔が接合領域内に注入され、そこでそれらは再結合し、光子を発することによってそれらのエネルギを解放する。LEDの品質は、例えば、LEDチップ内で発生した所定数の光子に対して、発せられた光の強度を測る抽出効率によって特徴付けることができる。抽出効率は、とりわけ、発せられた光子が屈折率の高い半導体媒体の壁で多重内部全反射を受けることによって制限される。その結果、発せられた光子は自由空間の中に逃げず、一般的に30パーセントよりも低い悪い抽出効率をもたらす。

過去30年において、LEDの抽出効率を高めるために様々な手法が提案されてきた。抽出効率は、立方体、円筒形、ピラミッド形、及び、ドーム形状を含む適切な幾何学的形状を創出することで、例えば、発せられた光子が逃げることができる空間的角度を拡大することによって増大させることができる。しかし、これらの幾何学形状のいずれも、全反射による損失を完全に解消することはできない。

損失の更なる原因は、LEDと周囲媒体との間の屈折率の不一致によって引き起こされる反射である。このような損失は、反射防止コーティングで低減することができるであろうが、反射の完全な相殺は、特定の光子エネルギ及び1つの入射角においてのみ達成することができる。

J.Joannopoulos他に付与された「周期的誘電構造を利用する発光素子」という名称の米国特許第5,955,749号では、抽出効率を高めるという問題への手法が説明されている。米国特許第5,955,749号によれば、発光ダイオードの半導体層に穴の格子を形成することによってフォトニック結晶が作り出される。穴の格子は、周期的に変調される誘電率を有する媒体を作り出し、その媒体を通る光の伝播の仕方に影響を与える。発光ダイオードの光子は、光子のエネルギと波長との関係を説明するそれらのスペクトル又は分散関係によって特徴付けることができる。フォトニック結晶のスペクトルは、2つのクラスから成る。放射クラスの光子は、自由空間の光子のスペクトルに一致するエネルギ及び波長を有し、その結果、放射光子は、発光ダイオードから逃れることができる。一方、誘導クラスの光子は、自由空間の光子のスペクトルに一致しないエネルギ及び波長を有し、従って、誘導された光子は発光ダイオードに補足される。この誘導光子は、内部全反射を受ける上述の光子と類似のものである。

光の発生を目的としたフォトニック結晶の有用性を探究するために、米国特許第5,955,749号は、フォトニック結晶素子の理論的構造の部分的説明を与えている。

米国特許第5,955,749号では、n型ドープ層、活性層、p型ドープ層、及び、これらの層に形成された穴の格子が説明されている。しかし、米国特許第5,955,749号の装置は作動するようにはされておらず、従ってLEDではない。第一に、フォトニック結晶LED(PXLED)がうまく動作するためには電子が必要とされるが、電子については説明されていない。通常のLEDにおける電極の製作は、当業技術で公知である。しかし、PXLEDについては、電極の製作、及び、PXLEDの作動に及ぼす電極の影響のいずれについても明白というわけではない。例えば、電極層のマスクを穴格子と適切に位置合わせするには、新しい製作技術が必要とされるであろう。また、電極は、発せられた光子の一部分を反射してLED内に戻し、発せられた光の別の部分を吸収するので、一般的に抽出効率を低減すると考えられている。

第二に、米国特許第5,955,749号では、GaAsからフォトニック結晶発光素子を製作することを提案している。GaAsは、確かに、通常のLEDを製作する上で便利であり、従って一般的な材料である。しかし、それは、例えばアカデミック・プレス(1992年)出版の「複合半導体素子物理」においてS・ティワリによって説明されているように、約106cm/secという高い「表面再結合速度」を有する。この表面再結合速度は、ダイオード表面上での電子及び正孔の再結合の速度を表すものである。電子及び正孔は、LEDの接合領域に存在し、それぞれ、n型ドープ層及びp型ドープ層から来たものである。電子及び正孔が半導体ギャップに亘って再結合した時、その再結合エネルギは光子の形で放射され、光を発生させる。しかし、電子及び正孔がギャップでの中間電子状態を通して再結合した時、その再結合エネルギは光子ではなく熱の形で放射され、LEDの発光効率が低減される。理想的な結晶では、ギャップに状態は存在しない。また、今日の高純度半導体結晶においては、大部分の材料においてギャップに状態はほとんど存在しない。しかし、半導体の表面上には、一般的に多くの表面状態及び欠陥状態が存在し、その多くはギャップ内である。従って、表面近傍にある電子及び正孔の多くの部分は、これらの表面状態及び欠陥状態を通して再結合することになる。この表面再結合によって光ではなく熱が発生し、LEDの効率がかなり低減される。

このような問題は、通常のLED構造に対しては重大な効率の損失をもたらさない。しかし、PXLEDは多数の正孔を含み、従って、通常のLEDよりも遥かに大きな表面積を有する。従って、表面再結合は、PXLEDの効率をフォトニック結晶構造のない同じLEDの効率よりも低く低減させることができる場合があり、フォトニック結晶構造の形成を無意味なものにする。GaAsは、高い表面再結合速度を有することから、フォトニック結晶LEDの製作に関して有望な候補ではない。この問題の重大性は、本出願者の知る限り、活性領域近傍のフォトニック結晶を有する作動LEDは、GaAsを用いて抽出又は内部効率の向上を主張する文献にこれまで報告されていないという事実が反映している。特に、米国特許第5,955,749号では、フォトニック結晶LEDの順調な作動については説明されていない。また、米国特許第5,955,749号では、LEDの内部効率に影響を与える可能性がある発光プロセスに及ぼすフォトニック結晶の影響については説明されていない。

上述の理由からフォトニック結晶は光抽出に関して有望であるが、そのデザインには問題がある。半導体のスラブに形成された穴格子に関する実験を説明するいくつかの論文がある。バンドギャップの光子エネルギでの抽出速度の向上は、「2次元フォトニックバンドギャップ結晶スラブからの変更された自然発光」(米国光学学会誌B、第17巻、1438ページ、2000年)においてR・K・リー他によって報告されている。リー他は、発光デザインにおけるフォトニック結晶の抽出上の利点を示しているだけでなく、フォトニック格子が自然発光に影響を与える可能性があるということを示している。しかし、リー他は、このデザインを用いて発光素子を形成及び作動させる方法を示していない。フォトニック結晶LEDは、電極を含むことにより、リー他の発光デザインから形成することができる。しかし、電極の追加は、抽出及び自然発光に実質的な影響を及ぼすことになる。この影響は未知であるから、LEDの設計において無視することができない。リー他のデザインはこのような電極を含まないので、そのデザインから形成されるLEDの全体的特性は明らかではない。これによって、リー他のデザインの有用性が疑問視されている。

【発明が解決しようとする課題】
従って、作動的フォトニック結晶LEDを製作する新しいデザインに対する必要性が存在する。この必要性には、十分に低い表面再結合速度を有する新しい材料の導入が含まれる。この必要性はまた、自然発光率の低減及び電極による反射のような予測される逆効果を相殺するデザインにまで広がる。最後に、電極の製作を含むフォトニック結晶LEDの製作に関する技術を説明する必要性が存在する。

【課題を解決するための手段】
本発明によれば、フォトニック結晶発光ダイオードが提供される。PXLEDは、n型ドープ層と、発光活性層と、p型ドープ層と、n型ドープ層及びp型ドープ層のための電極とを含む。フォトニック結晶は、活性層の近傍まで又は活性層を通って遠くまで延びる、活性層における又はドープ層の1つにおける周期的な構造として形成される。一実施形態においては、この周期的な構造は、穴の二次元格子である。穴は、円形、正方形、又は、六角形の断面を有することができる。穴は、空気又は誘電体で充填することができる。別の実施形態においては、周期的な構造は一次元においてのみ周期的であり、その例は一組の平行な溝である。別の実施形態において、PXLEDの誘電率は、半導体層の平面内の一方向又は二方向で変化することができる。別の実施形態においては、選択された層の厚みは、半導体層の平面内の一方向又は二方向で変化することができる。

PXLEDの新しい構造では、新規な製作技術が用いられる。本発明のいくつかの方法では、n型ドープ層、n型ドープ層の上に重なる活性層、活性層の上に重なるp型ドープ層、及び、p型ドープ層の上に重なるp型電極層を形成することによりPXLEDを製作する。いくつかの実施形態において、n型ドープ層、活性層、及び、p型ドープ層は、1つ又はそれ以上の層を含むことができる。次に、パターン化されたマスク層は開口部を有して形成され、p型ドープ層の上に重なっている。このマスク層の開口部を通ってp型電極層及びその下にある半導体層が取り除かれ、適切に決められた断面を有する穴の格子を形成する。最後にマスク層が取り除かれ、n型電極層がn型ドープ層上に堆積される。

【発明の実施の形態】
図1は、フォトニック結晶LED(PXLED)100の実施形態を示す。第1の電極層104は、実質的に反射性の厚い金属から形成される。いくつかの実施形態において、第1の電極層104は基板の役目も果たす。いくつかの実施形態においては、第1の電極層104は、基板の上に重ねることができる。第1の電極層104を形成するのに、Au、Al、Ag、及び、大量にドープされた半導体を含む、多くの異なる金属を使用することができる。n型ドープ層108は、第1の電極層104の上に重なる。活性層112は、n型ドープ層108の上に重なる。p型ドープ層116は、活性層112の上に重なる。最後に、第2の電極層120は、p型ドープ層116の上に重なる。半導体層108、112、及び、116は、エピ層124といわれることが多い。本出願全体に亘って、「層」という用語は、単一の半導体層又は多層構造のいずれも示すことができ、多層における個々の層は、ドーパント濃度、合金組成、又は、他の何らかの物理特性が異なっている。

図4は、図1の上述の特定実施形態の効率の2つの指標を示す。実線は相対発光量を示し、破線は抽出効率を示す。相対発光量は、フォトニック結晶構造を有するLEDによって光の形態で発せられた総出力を、周期的な構造を持たない同じLEDによって発せられた総出力で割った比として定義される。効率の指標は、図4において光子周波数νの関数としてc/aによって正規化されて示されており、cは空気中の光の速度、aは格子間隔である。光子周波数ν及び光子エネルギEは、hをプランクの定数として公知の関係E=hνで関係付けられる。図4に示すように、相対発光量は、ν/(c/a)=0.70の値の近傍で最大値を示す。PXLED100の相対発光量は、フォトニック結晶構造を持たない同じLEDの相対発光量と比較すると、最大値において約8倍である。PXLED100の抽出効率は、周波数の関数として相対的に平坦である。PXLED100の全体効率は、これらの量の積に比例するものであり、PXLED100のパラメータが適切に選択された場合には、LEDにおいてフォトニック結晶を形成すると全体効率、従って発せられる出力が向上することを示している。
