【発明の属する技術分野】本発明は、振動型ジャイロスコープ等に好適な振動子に関するものである。
【0002】
【従来の技術】本出願人は、振動型ジャイロスコープの応用について種々検討を進めており、自動車の車体回転速度フィードバック式の車両制御方法に用いる回転速度センサーに振動型ジャイロスコープを使用することを検討した。こうしたシステムにおいては、操舵輪の方向自身は、ハンドルの回転角度によって検出する。これと同時に、実際に車体が回転している回転速度を振動ジャイロスコープによって検出する。そして、操舵輪の方向と実際の車体の回転速度を比較して差を求め、この差に基づいて車輪トルク、操舵角に補正を加えることによって、安定した車体制御を実現する。
【0003】こうした制御においては、高精度での角速度検出が必要不可欠である。しかし、高精度の角速度検出を行おうとすると、振動子の屈曲振動アームに不要な変位が生じやすく、不要な変位は、アームからの検出信号に直ちに誤差を生じさせる原因となる。即ち、振動型ジャイロスコープにおいては、振動子の駆動振動アームを励振し、この状態で振動子を回転ないし回動させ、振動子に励起された検出振動を、検出振動アームに取り付けた検出電極によって検出する。こうして得られた交流の出力信号を検出回路に供給し、駆動振動の影響をできるだけカットする処理を施し、最終的に回転角速度に対応する出力信号を得る。この出力信号は、通常、直流電圧値として出力される。このため、不要な振動や変位の影響が直ちに回転角速度の絶対値にノイズとして影響するし、このノイズを正確にカットすることが困難である。
【0004】本出願人は、特許文献1において、振動子の駆動振動アームや検出振動アームに、細長い貫通孔を形成することを開示した。このように細長い屈曲振動アームに、アームの長手方向に延びる貫通孔を設けることによって、アームの共振周波数を低減できるようにした。また、この貫通孔の内壁面に駆動電極や検出電極を設けることによって、前述した不要な変位や振動を低減することを試みた。

【発明が解決しようとする課題】特許文献1記載のように屈曲振動アームに貫通孔を設けた場合、屈曲振動アームが細長い角棒状である場合には問題が少ない。しかし、最近は例えば携帯電話のカメラモジュールに振動子を搭載することが検討されており、このために振動子を超小型化する必要がある。しかし、振動子を小型化すると、屈曲振動アームの長さを短くする必要があり、このために十分な感度を得ることが難しい。従って、屈曲振動アームの先端に重量部ないし幅の広い頭部を設け、これによって屈曲振動アームの振動エネルギーを増大させて検出感度を向上させることが考えられる。
【0007】しかし、屈曲振動アームに貫通孔を設け、かつ屈曲振動アームの先端に重量部を設けた場合には、かえってクリスタルインピーダンスが高くなり、検出感度が低下することが判明してきた。
【0008】また、屈曲振動アームに溝を設ける技術も知られているが、溝を例えばエッチング法によって設ける場合、溝の内壁面にはかなり大きなテーパー部ないし湾曲面が形成され、クリスタルインピーダンスが高くなり、検出感度が低下することが判明してきた。
【0009】本発明の課題は、所定面内で屈曲振動する少なくとも一つの屈曲振動アーム、およびこの一端に設けられた基部を有する振動子において、振動子の感度を向上させ得るようにすることである。

【課題を解決するための手段】第一の発明は、所定面内で屈曲振動する少なくとも一つの屈曲振動アーム、この屈曲振動アームの一端に設けられた基部、および屈曲振動アームの他端に設けられた重量部を備えており、屈曲振動アームの互いに略平行な一方の主面および他方の主面にそれぞれ溝が形成されていることを特徴とする、振動子に係るものである。
【0011】本発明によれば、屈曲振動アームの先端に重量部が設けられている上、屈曲振動アームの両主面に溝が形成されている。このような構成によれば、屈曲振動アームに貫通孔が設けられた場合に比べて、屈曲振動アームのクリスタルインピーダンスが低くなり、検出感度が向上することを見いだした。
【0012】この理由は以下のように考えられる。即ち、屈曲振動アームの先端に重量部を設けることは、振動エネルギーを大きくする上で効果的なはずである。しかし、この場合に屈曲振動アームに細長い貫通孔を設けると、重量部が一種の固定部分として働き、重量部は変位しにくく、この結果かえってクリスタルインピーダンスが上昇する。屈曲振動アームの先端に重量部が設けられている上、屈曲振動アームの両主面に溝が形成されている場合には、重量部の変位も大きくなり、全体としてクリスタルインピーダンスが低減する。
【0013】第二の発明は、所定面内で屈曲振動する少なくとも一つの屈曲振動アーム、およびこの屈曲振動アームの一端に設けられた基部を備えており、屈曲振動アームの互いに略平行な一方の主面および他方の主面にそれぞれ溝が形成されており、屈曲振動アームに、一方の主面と他方の主面との間で貫通する貫通孔が設けられており、この貫通孔が溝と連続していることを特徴とする、振動子に係るものである。
【0014】本発明者は、屈曲振動アームの両主面に溝を形成するだけでなく、これら両方の溝に連通する貫通孔をも形成することを想到した。即ち、屈曲振動アームの両主面に溝を形成することは公知であるが、通常溝の横断面形状がきれいな矩形にはならず、テーパ状または湾曲形状となるために、クリスタルインピーダンスを低減する効果に限界があった。この溝に連通する貫通孔を設けると、貫通孔の周辺において溝の横断面形状を矩形に近づけることが容易になる。この結果、屈曲振動アームのクリスタルインピーダンスを一層低減し、感度を向上させることができる。
【0015】第三の発明は、所定面内で屈曲振動する第一の屈曲振動アーム、所定面内で屈曲振動する第二の屈曲振動アーム、および第一の屈曲振動アームと第二の屈曲振動アームとの間に設けられた基部を備えており、第一の屈曲振動アーム、第二の屈曲振動アームおよび基部の一方の主面に溝が連続的に形成されていることを特徴とする、振動子に係るものである。
また、第四の発明は、所定面内で屈曲振動する第一の屈曲振動アーム、所定面内で屈曲振動する第二の屈曲振動アーム、および第一の屈曲振動アームと第二の屈曲振動アームとの間に設けられた基部を備えており、第一の屈曲振動アームと第二の屈曲振動アームとが略直線状に伸びており、第一の屈曲振動アームおよび基部の一方の主面に溝が連続的に形成されていることを特徴とする、振動子に係るものである。
【0016】前述したように、屈曲振動アームの両主面に溝を形成することは公知であるが、通常溝の横断面形状がきれいな矩形にはならず、テーパーまたは湾曲形状となるために、クリスタルインピーダンスを低減する効果に限界があった。特に、屈曲振動アーム上の溝の末端部分においてこの傾向が強かった。そこで、本発明者は、複数の屈曲振動アームの溝を、基部を通して連続させることを想到した。この結果、屈曲振動アーム上の溝の基部側の末端がなくなるので、溝の横断面形状を矩形に近づけることが容易になる。この結果、屈曲振動アームのクリスタルインピーダンスを一層低減し、感度を向上させることができる。

【発明の実施の形態】以下、図面を参照しつつ、本発明を更に詳細に説明する。最初に比較例の振動子を例示する。図1は、比較例に係る振動子11を示す斜視図である。振動子11においては、基部1の周縁部から一対の支持部2が突出している。各支持部2の先端にある基部22から、各支持部2に直交する方向に屈曲振動アーム(駆動振動アーム)14が延びており、各駆動振動部3A、3B、3C、3Dを構成している。また、基部1の周縁部から、一対の細長い周方向屈曲振動アーム15が突出している。各アーム15は、それぞれ、各検出振動部4A、4Bを構成している。
【0018】各屈曲振動アーム14、15は、本例では、X−Y平面(所定面)に沿って屈曲振動する。各屈曲振動アーム14の両主面にはそれぞれ溝5が形成されており、これによって横断面がH字形状となっている。各屈曲振動アーム15の両主面にはそれぞれ溝6が形成されており、これによって横断面がH字形状となっている。

【0027】図5は、第一の発明の実施形態に係る振動子20Bを示す斜視図である。振動子20Bの全体構成および動作は、図3の振動子20Aと同様であるので、説明を両略する。本例においては、駆動振動アーム14において、溝5の末端が、駆動振動アームの基部22への付け根に対して高さtだけ離れている。tが小さすぎると、耐電圧が低下し、電圧印加時に振動子の破壊が発生し易くなる。振動子の耐電圧を向上させるという観点からは、tは、屈曲振動アームの幅Wの5%以上であることが好ましく、25%以上であることが一層好ましい。
【0028】一方、tが大きすぎると、単位電流当たりの感度が低下する傾向がある。従って、屈曲振動アームの感度を向上させるという観点からは、tは、屈曲振動アームの幅Wの150%以下であることが好ましく、70%以下であることが一層好ましい。また、このような構成は、検出振動アーム15に適用することもできる。
【0029】好適な実施形態においては、溝の幅が前記基部に近づくのにつれて減少するテーパ部が設けられている。これによって、駆動振動アームが一層振動し易くなり、クリスタルインピーダンスが一層低下し、感度が向上する。図6、図7は、この実施形態に係る振動子20C、20Dを概略的に示す斜視図である。振動子20Cにおいては、駆動振動アーム14の両主面側の各溝25にそれぞれテーパー部25aが設けられている。各テーパー部25aにおいては、溝幅WGが、基部22に近づくのにつれて減少する。

【0045】本発明において測定されるべき物理量は、特に限定はされない。振動子に駆動振動を励振し、駆動振動中の振動子に対する物理量の影響によって振動子の振動状態に変化が生じたときに、この振動状態の変化から検出回路を通して検出可能な物理量を対象とする。こうした物理量としては、振動子に印加される加速度、角速度、角加速度が特に好ましい。また、測定装置としては慣性センサーが好ましい。

【実施例】図1〜図17に示す各振動子を製造し、感度と破壊時の印加電圧とを測定した。具体的には、厚さ0.3mmの水晶のZ板のウエハーに、スパッタ法によって、厚さ200オングストロームのクロム膜と、厚さ5000オングストロームの金膜とを形成した。ウエハーの両面にレジストをコーティングした。
【0048】このウエハーを、ヨウ素とヨウ化カリウムとの水溶液に浸漬し、余分な金膜をエッチングによって除去し、更に硝酸セリウムアンモニウムと過塩素酸との水溶液にウエハーを浸漬し、余分なクロム膜をエッチングして除去した。温度80℃の重フッ化アンモニウムに20時間ウエハーを浸漬し、ウエハーをエッチングし、各振動子の外形を形成した。メタルマスクを使用して、厚さ2000オングストロームのアルミニウム膜を電極膜として形成した。
【0049】各振動子の主面33、34にそれぞれウエットエッチングによって溝や貫通孔のパターンを形成した。次いで、各振動子の基部1の中央に支持孔を形成し、この支持孔に金属ピンを通し、金属ピンに対して各振動子をシリコーン樹脂接着剤によって接着した。
【0050】そして、各振動子について、以下のようにして感度および破壊時の印加電圧を測定した。測定結果を表1、表2に示す。
(感度)
振動型ジャイロスコープを回転テーブルに取り付け、回転時について、ロックインアンプを用いて、検出電極から取り出した信号のうち、駆動信号と同期する成分のみの強度を測定し、測定によって得られた回転時の角速度当たりの信号から感度を算出した。
(破壊時の印加電圧)
振動型ジャイロスコープに駆動信号を印加して駆動させると同時にその駆動電流をオシロスコープでモニタする。印加電圧は1Vからかけ始め、徐々に印加電圧を増加させていく。印加電圧を増大させていくと、最後にはアームが折れて、オシロスコープに信号が現れなくなる。そのときの電圧を破壊時の印加電圧とした。

【0053】図1、図2の振動子においては、感度が低くなっている。図3〜図17の振動子においては、感度が向上した。また、特に溝に平面的なテーパー部を設けることによって、破壊時の印加電圧が著しく向上した(図6、7)。

【発明の効果】以上述べたように、本発明によれば、所定面内で屈曲振動する少なくとも一つの屈曲振動アーム、およびこの一端に設けられた基部を有する振動子において、振動子の感度を向上させることができる。

In such control, it is indispensable to detect angular velocity with high accuracy. However, when attempting to detect angular velocity with high accuracy, unnecessary displacement is likely to occur in the bending vibration arm of the vibrator, and the unnecessary displacement immediately causes an error in the detection signal from the arm. That is, in the vibration type gyroscope, the driving vibration arm of the vibrator is excited, and the vibrator is rotated or rotated in this state, and the detection vibration excited by the vibrator is detected by the detection electrode attached to the detection vibration arm. When a through hole is provided in a bending vibration arm as described in Patent Document 1, there is little problem when the bending vibration arm has an elongated rectangular bar shape. However, recently, for example, it has been considered to mount a vibrator on a camera module of a mobile phone, and therefore, it is necessary to miniaturize the vibrator. However, when the size of the vibrator is reduced, it is necessary to shorten the length of the bending vibration arm, which makes it difficult to obtain sufficient sensitivity. Therefore, it is conceivable to provide a weight part or a wide head at the tip of the bending vibration arm, thereby increasing the vibration energy of the bending vibration arm and improving the detection sensitivity.
However, it has been found that when a through hole is provided in the bending vibration arm and a weight portion is provided at the tip of the bending vibration arm, the crystal impedance is rather increased and the detection sensitivity is lowered.
There is also known a technique for providing a groove in the bending vibration arm. However, when the groove is provided by, for example, an etching method, a considerably large tapered portion or a curved surface is formed on the inner wall surface of the groove, and the crystal impedance is high. It has been found that the detection sensitivity decreases.
It is an object of the present invention to improve the sensitivity of a vibrator having at least one bending vibration arm that vibrates in a predetermined plane and a base provided at one end thereof. is there.

According to a first aspect of the present invention, there is provided at least one bending vibration arm which bends and vibrates in a predetermined plane, a base provided at one end of the bending vibration arm, and a base provided at the other end of the bending vibration arm. According to the present invention, the weight portion is provided at the tip of the bending vibration arm, and grooves are formed on both main surfaces of the bending vibration arm. According to such a configuration, it has been found that the crystal impedance of the bending vibration arm is lower and the detection sensitivity is improved as compared with the case where the through-hole is provided in the bending vibration arm.
The reason is considered as follows. That is, providing the weight portion at the tip of the bending vibration arm should be effective in increasing the vibration energy. However, in this case, if the bending vibration arm is provided with an elongated through hole, the weight part functions as a kind of fixed part, and the weight part is not easily displaced. As a result, the crystal impedance rises. When the weight portion is provided at the tip of the bending vibration arm and grooves are formed on both main surfaces of the bending vibration arm, the displacement of the weight portion also increases, and the crystal impedance is reduced as a whole.
A second invention comprises at least one bending vibration arm that bends and vibrates in a predetermined plane, and a base provided at one end of the bending vibration arm. Grooves are formed in the main surface and the other main surface, respectively, and the bending vibration arm is provided with a through hole penetrating between the one main surface and the other main surface. The present invention relates to a vibrator characterized by being continuous.
The inventor of the present invention has conceived not only that grooves are formed on both main surfaces of the bending vibration arm, but also that through holes that communicate with both grooves are formed. That is, although it is known to form grooves on both main surfaces of the bending vibration arm, the cross-sectional shape of the groove is usually not a clean rectangle but a tapered or curved shape, thereby reducing the crystal impedance. The effect was limited. By providing a through hole communicating with the groove, it becomes easy to make the cross sectional shape of the groove close to a rectangle around the through hole. As a result, the crystal impedance of the bending vibration arm can be further reduced, and the sensitivity can be improved.
