TECHNICAL FIELD OF THE INVENTION
The present invention relates to a chamber used when a workpiece such as a semiconductor wafer or a glass substrate for liquid crystal is accommodated and subjected to a predetermined heat treatment or a normal temperature treatment under reduced pressure or normal pressure.
[0002]
[Prior art]
2. Description of the Related Art Conventionally, in a manufacturing process of a semiconductor wafer, a liquid crystal display (hereinafter, referred to as an LCD) or the like, heat treatment or the like is performed using a sealed container (hereinafter, referred to as a chamber). For example, in the LCD manufacturing process, the pressure in the chamber is reduced during the process of improving the adhesion strength of the resist film applied to the glass substrate to the substrate or the cleaning process of evaporating and removing unnecessary liquid. Heat treatment is performed.
[0003]
As described above, during the heat treatment in which the inside of the chamber is depressurized, a stress directed toward the inside acts on the chamber due to a pressure difference from the outside air, and a load (external force) is applied to the upper and side surfaces of the chamber. In addition, a large pressure difference is generated between the inside and the outside of the chamber during the heat treatment, particularly during cooling after heating, and a stress acts on the inside of the chamber, and a load (external force) is applied to the upper and side surfaces of the chamber.
[0004]
On the other hand, as a material of the chamber used for the heat treatment, generally, a silica glass material which is strong in heat and has few impurities is used. Since this silica glass material has lower mechanical strength than metal, the chamber may be damaged by the above-mentioned stress or by the repetition of the stress.
Further, the joint between the upper surface and the side surface and the joint between the one side and the other side of the chamber are joined by fusing both sides. Therefore, when the inside of the chamber is decompressed or a large pressure difference is generated between the inside and the outside due to a rapid temperature change, as shown in FIG. The central portions 51a and 52a are deformed as indicated by virtual lines. As a result, the joint portion 53 between the upper surface portion 51 and the side surface portion 52 and the joint portion (not shown) between the side surface portion 52 and the side surface portion 52 are deformed in directions away from each other, so that the joint portion may be damaged.
[0005]
Therefore, in order to solve such a problem, there has been proposed a device provided with a plurality of ribs as a reinforcing member outside the chamber as shown in US Pat. No. 5,194,401. Referring to FIG. 6, a description will be given of a chamber provided with a reinforcing member for increasing mechanical strength.
[0006]
In FIG. 6, reference numeral 60 denotes a chamber, which is a container used to heat-treat a substrate to be processed. The upper surface 62, the lower surface 63, and the side surfaces 64, 65 are formed of a silica glass material, and a plurality of ribs 61 are provided outside the chamber 60 in order to increase mechanical strength. The rib 61 is also formed of a silica glass material, similarly to the above-described upper surface portion 62, lower surface portion 63, and side surface portions 64 and 65. The substrate to be processed is transported into the internal space of the chamber 60 by a transport mechanism (not shown), and the pressure is reduced by a vacuum pump (not shown).
In the chamber 60 configured as described above, by providing the plurality of ribs 61, even if the above-described stress acts, the deformation of the chamber 60 is suppressed, and breakage is prevented.

U.S. Pat. No. 5,194,401 (FIGS. 3 and 4)
[0008]
[Problems to be solved by the invention]
By the way, in recent years, the size of the chamber has been increasing with the increase in the size of the object to be processed (substrate). When the size of the chamber is increased, even if the same stress acts on the upper surface and the side surface of the chamber as before, the area of the upper surface and the side surface of the chamber increases, so that the stress acts on the upper surface and the side surface of the chamber. The overall load (external force) increases and the own weight also increases.
In order to maintain the mechanical strength in the larger chamber, the thickness of the silica glass material constituting the upper and lower surfaces and side surfaces of the chamber is increased, and a large number of large reinforcing members are provided corresponding to the large chamber. There is a need.
However, increasing the thickness of the silica glass material forming the upper and lower surfaces and the side surfaces of the chamber and providing a large number of large reinforcing members not only increases the cost but also increases the installation space. Invite challenges.
[0009]
The present inventors do not prevent the damage of the chamber by suppressing the deformation of the chamber itself by the reinforcing ribs and the like as in the conventional art, but try to prevent the damage of the chamber by allowing the deformation of the chamber itself. The present invention has been completed based on the new concept of the present invention.
[0010]
The present invention has been made in order to solve the above technical problem, and in a chamber for processing an object to be processed such as a semiconductor wafer and a glass substrate, a deformation generated in an upper surface portion and a side surface portion forming the chamber is prevented. It is an object of the present invention to provide a chamber that effectively absorbs and prevents breakage.
[0011]
[Means for Solving the Problems]
The present invention has been made in order to achieve the above-described object, and a chamber according to the present invention has a rectangular parallelepiped chamber that performs processing on an object to be processed by making an inside airtight and performing processing on an object to be processed. An upper surface portion and a rectangular plate-like side surface portion arranged perpendicular to the upper surface portion, and at least one of joining of the upper surface portion and the side surface portion or joining of one side surface portion and the other side surface portion Are joined via a deformable joint.
[0012]
In particular, when the inside of the chamber becomes a reduced pressure state or / and a high temperature state and a large pressure difference is generated between the chamber and the outside, or when a large pressure difference is generated between the outside and the chamber due to a rapid temperature change, Are deformed, and the sides thereof are also deformed.
In this chamber, since the deformation at the side portion can be absorbed by the deformation of the joint, damage to the chamber, particularly damage at the joint, can be prevented. The chamber according to the present invention is particularly useful as a chamber for heat treatment under reduced pressure.
[0013]
Here, the joining portion has a center line parallel to one side of the upper surface portion and a side portion of the side portion adjacent to one side portion of the upper surface portion, and the outer side of the upper surface portion and the side portion. It is preferable that the cross-sectional shape is formed of an arc-shaped upper joint portion.
Further, the joining portion is provided such that a center line is provided in parallel with one side of the side portion and another side portion adjacent to the one side portion of the side portion, and the outside of the side portion is provided. It is preferable that the cross-sectional shape provided in the first and second portions is formed by an arc-shaped vertical joint portion.
According to such an upper joint portion and a vertical joint portion, since they are provided outside the chamber, the deformation at the side portion is absorbed without reducing the volume in the chamber, and damage at the joint portion is prevented. be able to.
[0014]
Further, the upper surface portion is formed of a plurality of rectangular plate-like members, and a center line is provided in parallel with a side portion of an adjacent rectangular plate-like member, and is provided outside the rectangular plate-like member. Are preferably formed as an integral upper surface by the joint.
As described above, since the upper surface portion is formed of a plurality of rectangular plate-shaped members, and the cross-sectional shape is formed as an integrated upper surface portion by an arc-shaped joint portion, deformation of the upper surface portion can be absorbed, and Can be prevented from being damaged.
[0015]
Further, the one side surface portion is formed of a plurality of rectangular plate-like bodies, the center line is parallel to a side portion of an adjacent rectangular plate-like body, and the cross-sectional shape is provided outside the rectangular plate-like body. It is desirable to form it as an integral side surface by an arc-shaped joint.
As described above, since the side surface portion is formed of a plurality of rectangular plate-shaped members, and the cross-sectional shape is formed as an integral side surface portion by an arc-shaped joint portion, deformation of the side surface portion can be absorbed, and Can be prevented from being damaged.
Preferably, the upper surface, the side surface, and the joint are formed of a silica glass material from the viewpoint of impurity contamination.
[0016]
BEST MODE FOR CARRYING OUT THE INVENTION
Hereinafter, an embodiment of a chamber according to the present invention will be described with reference to FIGS. 1 is a perspective view showing the appearance of the chamber according to the present invention, FIG. 2 is an enlarged cross-sectional view of the joint shown in FIG. 1, and FIG. 3 is the appearance when the inside of the chamber shown in FIG. FIG.
[0017]
Reference numeral 1 shown in FIG. 1 is a rectangular parallelepiped chamber formed of a silica glass material, and the chamber 1 has a rectangular flat plate-shaped upper surface portion 2 forming a canopy portion thereof and the upper surface portion 2. It is arranged vertically and has a rectangular flat plate-like side surface portion 3 forming four side surfaces.
Also, a cross-sectional shape is provided in which the center line is parallel to the side 2a of the upper surface 2 and the side 3a of the side 2 adjacent to the side 2a, and is outside the upper surface 2 and the side 3. Are formed in an arc-shaped upper joint portion 4.
[0018]
Further, the cross-sectional shape is such that the center line is provided in parallel with the side 3b of the side part 3 and the side 3b of the other side part 3 adjacent to the side 3b, and provided outside the side part 2. An arc-shaped vertical joint portion 5 is formed.
Further, a flange 6 is integrally attached to the bottom of the side surface portion 3 and the end of the vertical joint portion 5.
[0019]
Further, the upper joint 4 and the vertical joint 5 will be described in detail with reference to FIG. Since the upper joint 4 and the vertical joint 5 have basically the same configuration, the upper joint 4 will be described as an example.
As shown in FIG. 2, the side portion 2a of the upper surface portion 2 and the side portion 3a of the side surface portion 3 are vertically crossed. When the chamber 1 is deformed, the upper surface 2 and the side surface 3 are deformed, so that the side 2a of the upper surface 2 and the side 3a of the side surface 3 can be freely deformed. And a gap is formed.
[0020]
The upper joint portion 4 is formed in an arc shape protruding outside the chamber 1 with the side portion 3a of the side surface portion 3 as a starting point (or end point) and the side portion 2a of the upper surface portion 2 as an end point (or starting point). ing. The center joint L of the arc-shaped upper joint 4 extends parallel to the side 2a and the side 3a, and extends along the side 3a and the side 2a.
[0021]
The bottom surface of the chamber 1 is configured to be closed by a mounting table (not shown) that can move up and down. That is, an object to be processed (substrate) is mounted on the mounting table, and the mounting table on which the object to be processed (substrate) is mounted is lifted. An object (substrate) is stored, and the internal space of the chamber 1 is completely sealed.
However, the processing apparatus including the chamber 1 as a component includes, in addition to the chamber, a heating mechanism for heating the inside of the chamber, an atmosphere gas injection mechanism, a vacuum pump, and the like as necessary.
[0022]
Next, the deformation of the chamber will be described.
When the inside of the chamber is depressurized or when a large pressure difference is generated between the chamber and the outside due to a rapid temperature change, as shown in FIG. A recess is formed around the central portion 3c of the portion 3 toward the inside of the chamber 1.
Then, the deformation due to the dent acts on each of the side portions 2a, 3a, 3b of the upper surface portion 2 and the side surface portion 3 constituting the chamber 1. As shown in FIG. 3B, for example, the deformation of the side portion due to the dent is performed in a direction in which the angles of the side portions 2a and 3a are acute.
However, since the side portions of the upper surface portion 2 and the side surface portion 3 are not fixed by fusion as in the conventional case, as shown in FIG. 3B, the side portions 2a, 3a, Deformation of 3b is allowed. That is, the deformation is absorbed by the deformation of the upper joint portion 4 as shown by the imaginary line 4S in FIG.
[0023]
As described above, in the chamber 1, particularly when the pressure difference between the inside and the outside is large, the chamber itself is greatly deformed. 4. Absorbed by the vertical joint 5.
Thereby, the rectangular chamber having a rectangular parallelepiped shape can be prevented from being damaged, and the durability of the chamber can be improved. Further, the disadvantages of increasing the cost and increasing the installation space as in the case where the conventional reinforcing ribs are provided are also prevented.
[0024]
Next, a modification of the above embodiment is shown in FIG. Reference numeral 1 shown in FIG. 4 is a rectangular parallelepiped chamber formed of a silica glass material. The chamber 1 has a rectangular flat plate-like upper surface portion 2 forming a canopy portion and four rectangular plate-like members 2c. , 2d, 2e, and 2f, the center line of which is parallel to the sides of the adjacent rectangular plate and provided outside the rectangular plate by a joint 7 having an arc-shaped cross section. It is formed as an integral upper surface.
Similarly, the side surface portion 3 is composed of two rectangular plate-shaped members 3d and 3e, and the center line is provided parallel to the sides of the adjacent rectangular plate-shaped members and provided outside the rectangular plate-shaped member. Further, the cross-sectional shape is formed as an integral side surface portion 2 by a joint portion 8 having an arc shape.
Since the joining portions 7 and 8 constitute one plane, that is, the upper surface portion 2 and the side surface portion 3, the cross-sectional shape is formed in a semicircular shape.
[0025]
As described above, since the upper surface portion 2 is formed of the four rectangular plate-like bodies 2c, 2d, 2e, and 2f, and is formed as the integral upper surface portion 2 by the joining portion 7 having a semicircular cross section, the upper surface portion 2 is formed. Can be absorbed, and damage on the upper surface 2 can be prevented.
Similarly, the side surface portion 3 is formed of two rectangular plate-shaped members 3d and 3e, and is formed as a unitary side surface portion 3 by the joining portion 8 having a semicircular cross section, so that the deformation of the side surface portion 3 is absorbed. Therefore, breakage of the side surface portion 3 can be prevented.
[0026]
In this modification, the case where the upper surface portion 2 is formed of four rectangular plate-like members and the side surface portion 3 is formed of two rectangular plate-like members has been described. However, the present invention is not particularly limited to this. The present invention can be applied to a case where the upper surface portion 2 is formed of a plurality of rectangular plate-shaped members and the side surface portion 3 is formed of a plurality of rectangular plate-shaped members.
Further, in the above-described embodiment and the modified example of the embodiment, the example in which both the upper joint and the vertical joint are formed is shown, but in consideration of the degree of deformation of the chamber, only the upper joint, or Only the vertical joint may be formed.
