【発明の属する技術分野】
本発明は、基板およびこれを用いた有機エレクトロルミネッセンス(EL)表示デバイスを製造する方法に関する。本発明の基板を用いた方法により製造される有機EL表示デバイスは、電極に対する接触抵抗を低く維持し、比較的低い電圧で駆動可能である。

【従来の技術】
ブラウン管に代わるカラー表示装置として、液晶ディスプレイパネルが多方面で普及している。しかし、液晶ディスプレイパネルは、バックライトから液晶層を通過した光で画像表示する方式であるため、見る角度や周囲の明暗度によって画像が見難くなることがある。この点、素子自体の面発光によって必要画像を表示するEL素子を用いたディスプレイパネルは、画像の見易さが観察角度によって代わることなく、暗所でも十分な鮮明度で画像が観察される。

EL素子の材料として種々の無機材料及び有機材料が知られているが、低電力で高輝度発光が可能な有機材料製のEL素子が注目されている。図6は、このような有機発光材料製のEL素子を用いた有機EL表示デバイスの基本構成を示す部分断面図である。理解を容易にするため、図6は、有機EL表示デバイスの基本構成のうち、透明電極−有機発光材料−金属電極よりなる発光部以外の引き出し電極5が形成されている端部周辺を横断面図として示している。図6に示す有機EL表示デバイスは、ガラス透明基板1上にストライプ状(縞状)に並列配置された複数の細長い透明電極2と、有機発光材料を含む有機発光層3と、透明電極2と直交するようにストライプ状(縞状)に並列配置された複数の細長い金属電極4と、がこの順に積層された構造(発光部)を有している。また、ガラス透明基板1上の該発光部の端部付近には、金属電極4に通電するために、引き出し電極5が該金属電極4と接触して配置されている。

透明電極2と金属電極4とで形成される平面マトリックス上の所定位置に駆動電流を供給すると、陽極側からのホールと陰極側からの電子が有機発光層3で結合し、有機発光層3中の有機発光材料の分子が励起されて面状に発光する。発光は透明電極2及び透明基板1を通して外部に取り出される。このような有機EL表示デバイスにおいて、上記の構成に加えて層間絶縁層6を形成することにより、透明電極2エッジ部の段差に起因する透明電極2と金属電極4との短絡が防止され、鮮明な画像が表示されることが示されている(特許文献1参照)。

層間絶縁膜6は、たとえばシリカ分散ペーストを所定パターンで塗布し、ベークすることで形成される。または、ポリイミド系塗料を塗布して、加熱処理して架橋させることにより安定なポリマー皮膜として形成される。いずれの場合も、層間絶縁膜6を形成するのに加熱処理が必要である。このような加熱処理は、金属材料製である引き出し電極5の表面に金属酸化物を含む変質層を形成させるおそれがある。引き出し電極5の材料は、電流抵抗値が低い金属材料が使用されているが、層間絶縁膜6の形成する際の加熱処理によって、引き出し電極5の表面に変質層が生成すると、金属電極4との接触抵抗が増加する。その結果、有機EL表示デバイスの駆動により高い電圧が必要となる。このような高電圧の印加は、デバイスの昇温にもつながり、デバイスの劣化も促進される。

層間絶縁膜6を形成する際の加熱処理による引き出し電極5表面への変質層の形成を防止するため、引き出し電極5の表層にバリア層を形成し、バリア層を介して引き出し電極5と金属電極4とが接触する有機EL表示デバイスが提案されている(特許文献2参照)。この有機EL表示デバイスでは、バリア層の材料として、層間絶縁膜6形成時のベーク等、加熱処理の際に変質しない高融点金属、貴金属、酸化物、窒化物、酸窒化物が適しているとされており、具体的には、金属材料として、Au,Pt,Pd,W,Mo、酸化物、窒化物および酸窒化物として、CrOx ,AlOx ,MoOx ,FeOx ,NiOx ,AgOx ,ZnOx ,TaOx ,WOx ,SiOx ,SnOx ,CrNx ,SiNx ,CrNx Oy 、TiCx 、TaSnOx 、TaSnOx Ny が例示されている。
しかし、これら例示されたもののうち、実施例としてその効果が確認されているのは、酸化物、より具体的にはクロム酸化物のみであった。したがって、バリア層に適した材料として窒化物および酸窒化物と記載されていても、単なる記載事項であり、実際に変質層の形成を防止する効果があるのか全く確認されていなかった。

さらに、実施例に示されているクロム酸化物のバリア層についても、本来高抵抗物質であるクロム酸化物を介して通電した際に、バリア層自体が過剰な抵抗とならないためには、バリア層の形成条件を厳密に制御することが必要であり、このような制御は非常に困難であることから、得られるバリア層の性能にばらつきが生じやすかった。

また、図6に示す構造の有機EL表示デバイスを製造する場合、実際には透明電極2として、錫ドープ酸化インジウム(ITO)をガラス透明基板1全体に真空蒸着法、スパッタリングまたはイオンプレーティングにより成膜してITO層を形成した後、該ITO層上に引き出し電極5となる金属材料層を形成するが、開示される有機EL表示デバイスでは、引き出し電極5の下にITO層が示されておらず、透明電極2と、引き出し電極5とが全く独立している。このことは、透明電極2と引き出し電極5が別々に形成されること意味しているが、このような手順は工程を複雑にする。

【発明が解決しようとする課題】
以上より、本発明は、有機EL表示デバイスの製造時に、層間絶縁層のベーク等の加熱処理の際の引き出し電極表面への変質層の形成が防止され、ひいては製造される有機EL表示デバイスにおいて、引き出し電極および金属電極間の接触抵抗の上昇が防止される有機EL表示デバイス用基板、および該有機EL表示デバイス用基板を用いて、比較的低い電圧で駆動可能な信頼性の高い有機EL表示デバイスを製造する方法を提供することを目的とする。

【課題を解決するための手段】
本発明は、上記の目的を達成するため、有機エレクトロルミネッセンス表示デバイスに用いる基板であって、ガラス透明基板上に錫ドープ酸化インジウム(ITO)からなる透明電極膜と、Cr,Al,Cu,Ni,Mo,Ta,Ti,W,Fe,Zn,Ag,Pt,PdおよびAg−Mgからなる群から選択される1種以上の金属よりなる引き出し電極膜と、がこの順に積層して形成されており、前記引き出し電極膜の表面には、Cr,Al,Cu,Ni,Mo,Ta,Ti,W,FeおよびZnからなる群から選択される1種以上の金属の窒化物を含むバリア層が形成されており、前記バリア層は、窒素原子濃度が10%以上であり、酸素原子濃度が0〜10%であることを特徴とする有機エレクトロルミネッセンス表示デバイス用基板を提供する。

【発明の実施の形態】
以下、本発明の有機EL表示デバイス用基板を図面を参照して説明する。図1は、本発明の有機EL表示デバイス用基板の基本構成を示す側部断面図である。図1に示す有機EL表示デバイス用基板は、ガラス透明基板1上にITOからなる透明電極膜2’が形成されており、該透明電極膜2’上に金属材料よりなる引き出し電極膜5’が形成されている。本発明の有機EL表示デバイス用基板では、引き出し電極膜5’の表面に金属材料の窒化物を含んだバリア層7が形成されている。引き出し電極膜5’の表面が金属材料の窒化物を含むバリア層7で覆われていることにより、本発明の基板を用いて有機EL表示デバイスを製造する場合に、層間絶縁膜のベークのような加熱処理を行った際に、引き出し電極表面への変質層の形成が抑制されており、製造される有機EL表示デバイスおける引き出し電極および金属電極間の接触抵抗の上昇が防止されている。

また、引き出し電極膜5’の金属材料として広く使用されているCrは、その窒化物が比較的導電性を有するため、高抵抗物質であるこれらの金属材料の酸化物を使用したバリア層に比べて、バリア層自体が過剰な電流抵抗となる可能性が低い。

さらに、引き出し電極膜5’表面へのバリア層7の形成は、一般的にはスパッタリング法による引き出し電極膜5’の表面への窒化膜または酸化膜の成膜によるが、酸化膜のバリア層の場合、スパッタリング装置の真空槽内に不可避的に残存する水分(水蒸気)のため形成される膜の組成制御が難しく、図6に示す関係における引き出し電極5および金属電極4間の接触抵抗が所望の低い値である有機EL表示デバイスを再現性よく製造することが非常に困難であった。一方、窒化膜のバリア層は、真空槽内に残存する水分が膜の組成にほとんど影響しないため、形成されるバリア層の組成制御が容易であり、所望の性能を有するバリア層を再現性よく作成することが可能である。

本発明において、バリア層7は、引き出し電極膜5’の金属材料と同一の金属材料の窒化物を含むことが好ましい。引き出し電極膜5’に使用される金属材料は、高導電性、微細加工性等、電極材料として優れた特性を有しているが、これらの金属の窒化物も同様の特性を有しているため、引き出し電極膜5’の表面に形成するバリア層7として好ましい。

また、引き出し金属膜5’およびバリア層7はいずれも、一般的にはスパッタリング法で成膜することで形成されるが、バリア層7が引き出し電極膜5’の金属材料と同一の金属材料の窒化物を含むのであれば、たとえばアルゴンのような不活性ガスをスパッタガスとするスパッタリングにより金属材料膜を成膜して引き出し電極膜5’を形成した後に、不活性ガスに窒素ガスを混合させた混合ガスをスパッタガスとしてスパッタリングを行うことで、スパッタリング装置の設定上比較的容易な変更のみでバリア層7を形成させることができる。また、引き出し電極膜5’の金属材料と同一の金属材料の窒化物を含むバリア層7は、引き出し電極膜5’のエッチング処理に使用するエッチング液で通常は処理できるため、引き出し電極膜5’およびバリア層7をエッチング処理して、引き出し電極膜5’を所望の形状にパターニングする際に必要とされる工程数を減らすことができる。

なお、上記した手順で、バリア層7をスパッタリングして成膜する場合、スパッタガス中の窒素ガス濃度は、20〜100体積%であることが好ましい。スパッタガスは、酸素ガスを含まないことが好ましく、含まれていたとしても2体積%以下であることが好ましい。

但し、引き出し電極膜5’を形成する金属材料が、例えばAg,Pt,Pd,Ag−Mgのような窒化が困難な金属材料である場合は、バリア層7は、引き出し電極膜5’とは異なる金属材料の窒化物を含むことが好ましい。

引き出し電極膜5’は、抵抗値が低い高導電性の金属材料、具体的にはCr,Al,Cu,Ni,Mo,Ta,Ti,W,Fe,Zn,Ag,Pt,PdおよびAg−Mgからなる群から選択される1種以上の高導電性の金属材料で形成されるため、バリア層はこれらの金属材料の窒化物を含むことが好ましい。

引き出し電極膜5’は、化学的に安定であり、耐熱性、耐酸耐アルカリ性に優れており、かつエッチングによるパターニングが容易であり、ITO透明電極膜2’との密着性が比較的良好であり、かつ形成した膜の硬度が高く機械的強度に優れることから、上記金属材料の中でもCrがより好ましい。したがって、バリア層7は、Cr窒化物を含むことがより好ましい。

バリア層7に含まれる窒化物含量は、有機EL表示デバイス製造時の層間絶縁層のベークのような加熱処理の際の引き出し電極膜5’表面への変質層の形成を防止する上で重要である。
本発明の有機EL表示デバイス用基板では、バリア層7の窒化物含量の指標として、バリア層7中の窒素原子濃度を用いる。バリア層7中の窒素原子濃度の測定方法は特に限定されないが、好ましくはバリア層の厚さ中央部をESCAで測定して得られる窒素原子濃度である。
本発明の有機EL表示デバイス用基板では、バリア層7の窒化物含量が、窒素原子濃度で10%以上であることが好ましい。

本発明の有機EL表示デバイス用基板は、バリア層7をスパッタリングにより成膜する際に、不純物として金属材料の酸化物を含まないことが好ましく、含まれているとしてもその含量がきわめて少ないことが好ましい。
本発明の有機EL表示デバイス用基板では、バリア層7の酸化物含量の指標として、バリア層7中の酸素原子濃度を用いる。バリア層7中の酸素原子濃度の測定方法は特に限定されないが、好ましくはバリア層の厚さ中央部をESCAで測定して得られる酸素原子濃度である。
本発明の有機EL表示デバイス用基板では、バリア層7中の酸化物含量が酸素原子濃度で0〜10%であることが好ましい。

本発明の有機EL表示デバイス用基板において、有機EL表示デバイス製造時に層間絶縁膜のベークのような加熱処理の際、引き出し電極表面への変質層の形成を防止し、かつバリア層7自体が過剰な電気抵抗になることなく、図6に示す関係における引き出し電極5および金属電極4間の接触抵抗の上昇を防止するためには、バリア層7の層厚も重要である。バリア層7の層厚は、バリア層に含まれる金属材料の窒化物の種類、引き出し電極膜5’の膜厚およびその表面積にもよるが、5nm以上50nm以下であることが好ましい。バリア層7の層厚が5nm以上であれば、熱処理時に引き出し電極5表面での変質層の形成を防止する効果が得られる。ただし、引き出し電極膜5表面での変質層の形成を十分抑制するためには、バリア層7の層厚は10nm以上であることがより好ましい。したがって、バリア層7の層厚は、10nm以上50nm以下であることがより好ましい。さらに、バリア層7自体が過剰な電気抵抗になることなく、特に導電性に優れた有機EL表示デバイスを得るためには、バリア層7の層厚が10nm以上20nm以下であることがさらに好ましい。

図2は、本発明の有機EL表示デバイス用基板の別の構成を示す側部断面図である。図2の有機EL表示デバイス用基板では、図1の構成に加えて、ITOからなる透明電極膜2’と金属製の引き出し電極膜5’の間に金属酸化物を含む密着性改善層8が存在している。

すなわち、ガラス透明基板上に、スパッタリング、真空蒸着またはイオンプレーティングによりITO層を成膜し、透明電極を形成する。例えば、スパッタリングを例にとると、SnO2 を所望量含有するIn2 O3 ターゲットを用いて、酸素ガスとアルゴンガスとの混合ガスをスパッタガスとして、ITO層をガラス透明基板上に成膜する。

続いて、ターゲットの金属材料は同一のままで、スパッタガスをアルゴンガス等の不活性ガスとしてスパッタリングを行い、密着性改善層上に金属材料(例えばクロム)層を成膜して、引き出し電極膜を形成する。次に、ターゲットの金属材料は同一のままで、スパッタガスを窒素ガスとアルゴンガス等の不活性ガスの混合ガスとしてスパッタリングを行い、引き出し電極上に金属材料の窒化物(例えばクロム窒化物)層を成膜して、バリア層を形成する。本発明によれば、引き出し電極膜の金属材料をターゲットとして、スパッタガスを上記のように変えてスパッタリングすることで、比較的簡単な変更のみでガラス透明基板上に密着性改善層、引き出し電極膜およびバリア層をこの順に積層させて形成することができる。ただし、本発明において、密着性改善層、引き出し電極膜およびバリア層の全てをスパッタリングにより形成することは必ずしも必要ではない。

本発明の基板を用いた有機EL表示デバイスの製造も基本的に従来の方法で実施することができる。
上記手順で製造された基板の透明電極膜および引き出し電極膜をエッチングして、所望の形状の透明電極および引き出し電極をパターニングする。

その後、シリカ分散ペーストまたはポリイミド塗料を所定のパターンで塗布して、加熱処理して層間絶縁膜をガラス透明基板上および透明電極間の絶縁が必要な部分に設ける。シリカ分散ペーストを用いる場合、所定パターンで塗布し、ベークすることで層間絶縁膜が形成される。ポリイミド系塗料を用いる場合も、塗布して熱処理で架橋して安定なポリマー皮膜とする。本発明の基板は、引き出し電極の表面に金属材料の窒化膜を含む層が存在するため、層間絶縁膜を形成する際の加熱処理時の引き出し電極表面への変質層の形成が防止される。有機EL表示デバイス製造時に実施される層間絶縁膜形成時以外の他の熱処理工程においても同様に引き出し電極表面への変質層の形成が防止される。

その後、従来の方法で有機発光材料を真空蒸着法により蒸着して、または塗布、硬化して有機発光層を形成し、該有機発光層上にスパッタリング、真空蒸着法またはイオンプレーティングにより、金属電極材料、例えば引き出し電極の金属材料として例示した金属材料からなる金属電極材料を成膜し、エッチングにより所望の形状にパターニングし、引き出し電極とバリア層を介して接触する金属電極を形成することで、有機EL表示デバイスを好適に得ることができる。得られた有機EL表示デバイスは、層間絶縁膜の加熱処理等の際の引き出し電極表面への変質層の形成が防止されるため、引き出し電極および金属電極間の接触抵抗の実質的に上昇することがなく、比較的低い電圧で駆動可能であり、印加される電圧が低いため、高電圧の印加によるデバイスの温度上昇が回避され、デバイスの劣化が防止されている。

実施例1
ガラス基板上にIn2 O3 とSnO2 との総量に対してSnO2 を10質量%含有するIn2 O3 ターゲットを用いて、酸素ガスとアルゴンガスとの総量に対して酸素ガスを2体積%混合した混合ガスをスパッタガスとして、DC(直流)スパッタリングを行い厚さ150nmのITO層を形成し、続いてターゲットに金属クロムを用いて、スパッタガスをアルゴンガス100体積%として、スパッタリングを行い厚さ200nmのクロム膜を形成し、続いてターゲットは同一のまま、窒素ガスとアルゴンガスとの総量に対して窒素ガスを25体積%混合した混合ガスをスパッタガスとしてスパッタリングを行い、厚さ10nmのクロム窒化物層を形成し、本発明の有機EL表示デバイス用基板を作成した。成膜条件は、スパッタガス圧は0.4Paであり、電力密度は8W/cm2 であった。

(リフトオフ法による接触抵抗の評価)
バリア層中の金属窒化物含量の接触抵抗への影響
実施例1で作成した本発明の有機EL表示デバイス用基板では、引き出し電極および金属電極間の接触抵抗を直接測定することができないため、金属クロム膜上に各々クロム窒化物含量が異なるクロム窒化物膜が形成された被測定サンプル膜を作成し、リフトオフ法により該被測定サンプル膜上にアルミニウム膜が積層された接触面を作成し、該接触面における被測定サンプル膜およびアルミニウム膜間の接触抵抗を評価した。

スパッタリングにおける成膜条件は、ターゲットには金属クロムを用い、スパッタガス圧は0.4Paであり、電力密度は8W/cm2 であった。
まず、スパッタガスをアルゴンガス100体積%としてDCスパッタリングを行い、厚さ200nmの金属クロム膜を形成し、続いて、ターゲットは同一のままで、窒素ガスとアルゴンガスとの総量に対して窒素ガスを各々0、10、15、20、25、100体積%(この場合は窒素ガスのみ)混合した混合ガスをスパッタガスとしてスパッタリングを行い、金属クロム膜上に厚さ10nmのクロム窒化物膜(バリア層)を形成して被測定サンプル膜を得た。

なお、後述する窒素原子濃度および酸素原子濃度の測定において使用したESCAの装置名および測定方法を以下の通りである。
測定:
・1keV、6.25mA/cm2 のAr+ イオンビームを用いて、2mm×2mmの領域をラスタースキャンした。
・表面をスパッタエッチングしたバリア層の厚さ方向で中央付近を測定した。
・光電子の検出角度は45°であった。
・光電子のエネルギー分析器への入射エネルギーは117.4eVであった。
・N1s,O1s,Cr2pのピークを測定した。
・ピーク面積を求め、以下の相対感度係数を用いて、表面原子数比を算出した。

バリア層の性能評価は、熱処理の有無による接触抵抗の大きさの比で表した。接触抵抗は以下の手順で、被測定サンプル膜とアルミニウム膜とが積層された接触面積100μm×100μmの接触面を形成して行った。

2つの同一の被測定サンプル膜に、ウエットエッチングにより100μm幅の短冊状パターンを形成した。この2つの短冊状パターンを有する被測定サンプル膜のうち、一つは大気中350℃で60分加熱処理し、もう一つは加熱処理せずに大気中に放置した。次に、これら2つの被測定膜の短冊状パターンに、各々直交するように幅100μmの短冊形状をしたアルミニウム膜を、フォトリソグラフ法で形成したレジストをマスクとするリフトオフ法を用いて、真空蒸着法により形成した。これにより、図3に示すように2つの短冊状パターンが交差して、該交差部分に被測定サンプル膜とアルミニウム膜とが積層した接触面積100μm×100μmの接触面が形成された。被測定サンプル膜および該サンプル膜上を交差するアルミニウム膜間の抵抗を、図3の短冊状パターンの隣接する2つの円形をした拡大部分間の抵抗を測定することで得た。測定した抵抗について、加熱処理したサンプルと加熱処理無しのサンプルとの比を求めた。バリア層中窒素原子濃度と、加熱処理したサンプルと加熱処理無しのサンプルとの抵抗の比との関係を図4に示した。

図4から明らかなように、被測定サンプル膜のバリア層が窒素原子濃度10%以上のクロム窒化物を含む測定サンプルでは、加熱処理をした際の接触抵抗の上昇が著しく抑制されている。また、窒素原子濃度が10%以上のバリア層について、酸素原子濃度を測定したところ、加熱処理前で2%、加熱処理後は4〜5%となっていることが確認された。

バリア層の層厚の接触抵抗への影響
バリア層中に含まれる金属窒化物の含量は一定にして、形成されるバリア層の層厚を変化させて、接触抵抗への影響を評価した。
成膜条件は、ターゲットに金属クロムを用い、スパッタガス圧は0.4Paであり、電力密度は8W/cm2 であった。

まず、スパッタガスをアルゴンガス100体積%にして、DCスパッタリングを行い、厚さ200nmのクロム膜を形成し、続いて、ターゲットは同一のままで、アルゴンガスに窒素ガスを混合した混合ガス(クロム窒化物膜中の窒素原子濃度が15%になる濃度または25%になる濃度)をスパッタガスとしてスパッタリングを行い、成膜時間を制御することで各々クロム窒化物の膜厚が異なる被測定サンプル膜を作成した。図5中の膜厚は、30分間成膜したサンプルの膜厚を触針式膜厚計(DEKTAK3030 SLOAN社製)により測定し、その成膜時間と膜厚より成膜速度を算出し、その成膜速度と成膜時間とにより制御した。

得られた被測定サンプル膜について、図3に示す測定サンプルを作成し、被測定サンプル膜およびアルミニウム膜間の抵抗を測定し、加熱処理有りのサンプルと加熱処理無しのサンプルとで抵抗の比を求めた。バリア層の膜厚と、加熱処理有りのサンプルと加熱処理無しのサンプルでの接触抵抗の比との関係を図5に示した。
図5から明らかなように、被測定サンプル膜のバリア層の層厚が5nm以上の測定サンプルでは、接触抵抗の上昇が著しく抑制されている。

再現性評価
被測定サンプル膜が、バリア層にクロム窒化物を含む測定サンプルと、バリア層にクロム酸化物を含む測定サンプルを各々5個作成した。
バリア層にクロム窒化物を含む測定サンプルでは、窒素ガスとアルゴンガスとの総量に対して窒素ガスを25体積%含んだ混合ガスをスパッタガスとし、バリア層にクロム酸化物を含む測定サンプルでは、酸素ガスとアルゴンガスとの総量に対して酸素ガスを15体積%含んだ混合ガスをスパッタガスとして、それ以外は上記と同じ条件、すなわち、スパッタリングガス圧0.4Pa、電力密度8W/cm2 でスパッタリングを行いバリア層の層厚が10nmの被測定サンプル膜を作成した。作成したサンプルを2つの群に分けて、一方の群については上記した条件で加熱処理し、もう一方の群については加熱処理せずそのままにして、それぞれ接触抵抗を測定し、加熱処理有りのサンプルと、加熱処理無しのサンプルで接触抵抗を測定した。その結果、被測定サンプル膜がバリア層にクロム窒化物を含む測定サンプルでは、加熱処理の有無にかかわらず、サンプル間で接触抵抗にばらつきがなく、また加熱処理実施による接触抵抗の上昇が抑制されていた。一方、被測定サンプル膜がバリア層にクロム酸化物を含む測定サンプルでは、加熱処理有りのサンプルでバリア層にクロム窒化物を含むサンプルと比較して約10000倍もの大きな接触抵抗を示すものがあった。

実施例2
ガラス基板上にIn2 O3 とSnO2 との総量に対してSnO2 を10質量%含有するIn2 O3 ターゲットを用いて、酸素ガスとアルゴンガスとの総量に対して酸素ガスを2体積%混合した混合ガスをスパッタガスとして、DCスパッタリングを行い厚さ150nmのITO層を形成した2つのサンプルを作成した。成膜条件は、以下に示す他の層を成膜する場合も含めてスパッタガス圧は0.4Paであり、電力密度は8W/cm2 であった。

このうち1つのサンプルは、ターゲットに金属クロムを用いて、酸素ガスとアルゴンガスとの総量に対して酸素ガスを15体積%混合した混合ガスをスパッタガスとしてスパッタリングを行い、厚さ5nmのクロム酸化物膜を形成し、もう一つのサンプルはクロム酸化物膜を形成しなかった。これら2つのサンプルに、ターゲットは同一のままスパッタガスをアルゴンガス100体積%として、スパッタリングを行い厚さ200nmのクロム膜を形成し、続いてターゲットは同一のまま、窒素ガスとアルゴンガスとの総量に対して窒素ガスを25体積%混合した混合ガスをスパッタガスをしてスパッタリングを行い、厚さ10nmのクロム窒化物膜(窒素原子濃度25%)を形成した。この2つのサンプルについて、ガラス透明基板に対するクロム膜の密着性を比較したところITO層上にクロム酸化物層を形成させたサンプルのほうが密着性が優れていることが確認された。

実施例3
ターゲットに金属クロムを用いて、窒素ガスとアルゴンガスとの総量に対して窒素ガスを25体積%混合した混合ガスをスパッタガスとして、スパッタガス圧0.4Pa、電力密度8W/cm2 でDCスパッタリングを行い、厚さ200nmのクロム窒化物膜(窒素原子濃度25%)を形成した。得られた被測定サンプルについて、実施例1と同様に、図3に示す測定サンプルを作成し、加熱処理有りの測定サンプルと、加熱処理無しの測定サンプルを作成して、被測定サンプル膜およびアルミニウム膜間の抵抗を測定した。測定の結果、クロム窒化物を窒素原子濃度で25%含む窒化物膜は、加処理した場合でも抵抗の上昇が抑制されていることが確認された。

【発明の効果】
以上に説明したように、本発明の有機EL表示デバイス用基板は、ガラス透明基板上に、ITOからなる透明電極膜が形成され、該透明電極膜に積層して金属製の引き出し電極膜が形成されており、有機EL表示デバイス製造時には、透明電極膜および引き出し電極膜を所望の形状にエッチングして、透明電極および引き出し電極をパターニングする。これにより、ガラス透明基板上に透明電極と引き出し電極を別々に形成する場合のように製造工程が複雑になることがない。

【The invention's effect】
As described above, in the organic EL display device substrate of the present invention, a transparent electrode film made of ITO is formed on a glass transparent substrate, and a metal lead electrode film is formed by laminating the transparent electrode film. When manufacturing an organic EL display device, the transparent electrode film and the extraction electrode film are etched into a desired shape, and the transparent electrode and the extraction electrode are patterned. Thereby, a manufacturing process does not become complicated like the case where a transparent electrode and an extraction electrode are separately formed on a glass transparent substrate.

The organic EL display device substrate of the present invention has a layer containing a nitride of a metal material on the surface of the extraction electrode film provided on the glass transparent substrate. Therefore, when the organic EL display device is manufactured, an interlayer insulating film is formed. Formation of a deteriorated layer on the surface of the extraction electrode during heat treatment such as bake is suppressed. Therefore, in the manufactured organic EL display device, the contact resistance between the extraction electrode and the metal electrode is kept low, and it can be driven at a relatively low voltage.

The substrate for an organic EL display device of the present invention is different from a barrier layer made of an oxide layer of a metal material because the barrier layer formed on the surface of the extraction electrode film is a barrier layer containing a nitride of a metal material. When the barrier layer is formed by sputtering, the composition of the layer is easily controlled, and a barrier layer having a desired composition can be obtained with good reproducibility. Further, unlike a barrier layer made of an oxide of a metal material that is originally an insulator, the barrier layer itself does not have an excessive current resistance.

In the organic EL display device substrate of the present invention, the transparent electrode film and the drawer are formed by interposing an adhesion improving layer made of an oxide of a metal material between the transparent electrode film made of ITO and the metal lead electrode film. The adhesion of the electrode film is improved, and in the organic EL display device manufactured using this substrate, a good conduction state between the extraction electrode and the metal electrode is maintained.

The substrate for an organic EL display device of the present invention in which the extraction electrode film contains a nitride of a metal material does not require a barrier layer to be formed on the surface of the extraction electrode film, so that the device manufacturing process is simplified. When relatively high electrical conductivity is not required, it can be preferably used when manufacturing an organic EL display device.
