本発明は、特にナノスケールの光通信ネットワーク、光計測等の分野に適用される量子ドットによる伝送路に関するものである。

【従来の技術】
近年の半導体微細加工技術の発展により、量子力学的効果が顕著に現れるサイズまでに微細な構造をもつ半導体素子が実現されている(例えば、非特許文献1参照。)。この量子力学的効果を利用した半導体素子として、例えばHBT(Hetero−junction Bipolar Transistor)や量子井戸レーザ等が実用化されている。また量子力学的効果を利用し、単一電子を制御することにより電子の粒子性を極限まで利用するナノスケールの量子ドットが注目されている。

量子ドットは、上述した半導体微細加工技術を用いることにより、励起子に三次元的な量子閉じ込めを与えるほど微細なポテンシャルの箱を形成したものである。この励起子の閉じ込め系を利用した近接場相互作用により、量子ドット内のキャリアのエネルギー準位が離散的になり、状態密度がデルタ関数的に尖鋭化する。この量子ドットにおける尖鋭化した状態間における光の吸収を利用する単一電子メモリや、量子ドットを出入りする単一電子をON/OFF動作させる単一電子トランジスタが既に研究されており、単一電子のナノスケール操作が実現化されつつある。

【発明が解決しようとする課題】
しかしながら、光をナノスケールで高効率に伝送することができる伝送路は未だ提案されていない。このため上述の量子ドットを用いた半導体素子を接続することにより、単一電子レベルで且つナノスケールで光通信可能な光通信システムの実現化を促進することができないという問題点がある。

また、従来の波長多重通信システムでは、量子ドットを用いたナノ光デバイスからナノスケールで入力される各搬送波を合成して多重化することができず、また多重化された光を各波長毎にナノスケールで分離して上記ナノ光デバイスに送信することができない。このため回折限界以下の寸法でも動作可能なナノ光デバイス間で波長多重通信することができず、超微細化された波長多重通信システムを提案することができないという問題点がある。

さらに、量子ドットを用いたナノ光デバイスからナノスケールで入力される各搬送波について、従来では波長変換することができず、回折限界以下の寸法でも動作可能なナノ光デバイス間で波長多重通信することが困難となり、超微細化された波長多重通信を新たに促進することができないという問題点もある。

そこで本発明は上述した問題点に鑑みて提案されたものであり、ナノスケールで入射される光を高効率に伝送することができる量子ドットによる伝送路を提供することを目的とする。

また本発明では、ナノスケールで入射される光を高効率で増幅することができる光増幅器を提供し、またナノスケールで高効率に光を発振することができる光発振器を提供することを目的とする。

また本発明では、ナノスケールで入力される各搬送波を合成して多重化する波長多重装置を提供し、また多重化された光を各波長毎にナノスケールで分離することができる波長分離装置を提供することを目的とする。

また本発明では、ナノスケールの領域まで高効率に近接場を集光させることができる近接場集光器を提供することを目的とする。

【課題を解決するための手段】
本発明を適用した量子ドットによる伝送路は、上述した課題を解決するために、導電性の結晶により構成される基板と、励起子の存在する第1のエネルギー準位を有し基板上において形成される第1の量子ドットと、基板上において第1の量子ドットより大体積で形成され第1のエネルギー準位との共鳴に応じて第1の量子ドットから基板を介して励起子が注入される第2のエネルギー準位を有する第2の量子ドットを備える。

本発明に係る光増幅器は、上述の課題を解決するために、導電性の結晶により構成される基板と、励起子の存在する第1のエネルギー準位を有し、上記基板上において少なくとも1つ以上形成される第1の量子ドットと、上記基板上において上記第1の量子ドットより大体積で形成され、上記第1のエネルギー準位との共鳴に応じて上記第1の量子ドットから上記基板を介して励起子が注入される第2のエネルギー準位と、当該第2のエネルギー準位より低準位である第3のエネルギー準位を有し、入力される光を上記第2のエネルギー準位と上記第3のエネルギー準位との間で形成された反転分布に基づいて増幅する第2の量子ドットとを備える。

この波長変換素子は、体積が異なる各量子ドットを基板上に形成することにより、状態密度関数がほぼ等しくなる量子準位を作り出し、これらの間で共鳴効果を起こさせることにより、第1の量子ドットの量子準位と、複数の第2の量子ドットの量子準位とを結合させる。そして、第1の量子ドットにおいて励起された励起子を、エネルギー保存の法則を満たすように複数の第2の量子ドットへ移動させ、それぞれにおいて形成された反転分布に応じた異なる波長の光を放出する。

【発明の実施の形態】
以下、本発明の実施の形態について図面を参照しながら詳細に説明する。

先ず、本発明を適用した量子ドットによる伝送路1について説明をする。伝送路1は、例えば図1に示すように、例えばNaCl、KCl又はCaF2等の導電性材料により構成される基板11と、基板11の表面上において形成されている第1の量子ドット12並びに当該第1の量子ドット12の近傍において形成されている第2の量子ドット13からなる量子ドットグループ10を備えている。

量子ドットグループ10を構成する各量子ドット12、13は、励起子を三次元的に閉じ込めることにより形成される離散的なエネルギー準位に基づき、単一電子(励起子)を制御する。またこの各量子ドット12、13は、CuCl、GaN又はZnO等の材料系からなり、各量子ドット12、13を構成する材料系がCuClである場合に、これらは立方体として構成され、また各量子ドット12、13を構成する材料系がGaNやZnOである場合に、これらは球形或いは円盤形として構成される。

この各量子ドット12,13において、構成される材料系がCuClの場合には、第1の量子ドット12の辺長が約4.6nmであり、また第2の量子ドット13の辺長が約6.3nmである。また構成される材料系がGaN又はZnOの場合には、第1の量子ドット12の半径は約7.0nmであり、また第2の量子ドット13の半径は約10.0nmである。すなわち、第2の量子ドット13は、第1の量子ドット12よりも大体積で構成され、第1の量子ドット12と第2の量子ドット13の辺長(半径)の比は、およそ1:√2で表される。また、第1の量子ドット12は、後述する共鳴効果を効率よく発揮させるべく、通常、第2の量子ドット13を中心として半径30nm以内の領域に形成されている。また第1の量子ドット12には、図示しない光照射系より光が照射される。

図2は、各量子ドット12、13を構成する材料系がCuClである場合のエネルギバンド図を示している。各量子ドット12、13における量子閉じ込め準位E(nx,ny,nz)は、以下の式(1)により定義される。

この式(1)に基づき、各量子ドット12、13のE(nx,ny,nz)を計算する。このとき、第1の量子ドット12と第2の量子ドット13の辺長比は、およそ1:√2であるため、第1の量子ドット12における量子準位が(1,1,1)であるときのE(111)と、第2の量子ドット13における量子準位が(2,1,1)であるときのE(211)とが等しくなる。すなわち、第1の量子ドット12の量子準位(1,1,1)と、第2の量子ドット13の量子準位(2,1,1)は、励起子の励起エネルギー準位が共鳴する関係にある。実際これらの間で共鳴を起こさせるために、第1の量子ドット12における量子準位(1,1,1)に対応する波長をもつ光を、図示しない照射系を介して第1の量子ドット12へ照射する。

かかる共鳴が生じる場合おいて、第1の量子ドット12の量子準位(1,1,1)に存在する励起子が、第2の量子ドット13の量子準位(2,1,1)へ移動し、また第2の量子ドット13の量子準位(2,1,1)に存在する励起子が、第1の量子ドット12の量子準位(1,1,1)へ移動するが、前者の方が移動速度が速いため、見かけ上第1の量子ドット12から第2の量子ドット13へ励起子が移動することになる。そして、この第2の量子ドット13の量子準位(2,1,1)へ移動した励起子は、当該第2の量子ドット13の量子準位(1,1,1)へ遷移する。

すなわちこの光伝送路1は、辺長比がそれぞれ1:√2である各量子ドット12、13を基板11上に設けることにより、状態密度関数がほぼ等しくなる量子準位を作り出すことができ、これらの間で共鳴効果を起こさせることにより、第2の量子ドット13の量子準位(2,1,1)に励起子を注入することができる。換言すれば、量子ドット間で励起子を伝送することができる。従って図3の如く互いに大きさの異なる3つ以上の量子ドットを基板11上に形成してゆくことにより、伝送路の長さを変えて構成することも可能である。

次に各量子ドット12,13の作製方法について説明をする。各量子ドット12、13は、例えば材料系としてCuClを採用する場合において、以下に説明するブリッジマン法を用いることにより作製することができる。このブリッジマン法において、先ずCuClの粉末と、NaClの粉末を混合して約800℃の温度で融解する。次に、上下方向に温度勾配が施された炉内へ上記融解した混合粉末をつり下げ、数mm/hの速度で炉内を上下移動させることにより、混合粉末内部に温度勾配を作り出して序々に結晶化させてゆく。そして約200℃程度の温度で数分から数10分間熱処理をすると、CuClの量子ドット12、13を包含したNaCl結晶を作製することができる。ちなみに、このブリッジマン法では、熱処理温度や熱処理時間を変えることにより、生成する量子ドット12、13のサイズを自在に制御することもできる。具体的には、熱処理の温度を400℃に設定することにより、量子ドット12、13のサイズを大きく制御することができ、一方熱処理の温度を120℃に設定することにより、量子ドット12、13のサイズをより小さく制御することができる。

一方、各量子ドット12、13は、例えば材料系としてGaNやZnOを用いる場合において、例えば図4に示すように分子エピタキシー(MBE)成長法により作製することができる。このMBE成長法は、図4に示す酸化物ドット形成工程において、原子間力顕微鏡(AFM)の探針を基板11にに接近させて電圧を印加させる。これにより大気中に含まれている水分が、探針の居所電場に基づきH+と、OH−に分解し、さらにこのOH−が探針直下の基板11上において酸化物ドット31が形成される。ちなみに、この酸化物ドット31は、AFMによる電圧印加時間と、酸化時間により自在に制御することができる。次にエッチング工程において、上記作成した酸化物ドット31をエッチング液又は超音波洗浄により除去し、基板に凹部32を形成させる。最後にMBE形成工程において、Stranski−Krastanov(S−K)モードを用いて、上述した凹部32へ量子ドットを成長させる。ちなみに、MBE形成工程において、このS−Kモードによる成長時間を制御することにより、凹部32のみに対して精度よく量子ドットを成長させることが可能となる。

次に、本発明を適用した光増幅器2について説明をする。

光増幅器2は、図5に示すように、例えばNaCl、KCl又はCaF2等の導電性材料により構成される基板21と、基板21の表面上において形成されている1つの第2の量子ドット23並びに当該第2の量子ドット23の周囲において離散的に形成されている1つ以上の第1の量子ドット22からなる量子ドットグループ20と、光を入出射するための突出部142を有し、当該突出部142が第2の量子ドット23の近傍に位置するように配設されている光プローブ24と、第2の量子ドット近傍と基板21の側面とを連結するように基板21内に埋設されている出力側導波路25とを備えている。

光プローブ24は、図5に示すように光導波部141と、突出部142と備える。光導波部141は、コア160の周囲にクラッド161が設けられた光ファイバより構成される。コア160及びクラッド161は、それぞれSiO2系ガラスからなり、F、GeO2、B2O3等を添加することにより、コア160よりもクラッド161の屈折率が低くなるように組織制御されている。突出部142は、光導波部141の一端においてクラッド161から突出させたコア160を先鋭化させることにより構成される。

このような構成からなる光プローブ24は、図示しない外部光源から光導波部141を介して光が供給される。この光プローブ24は、突出部142を介して第2の量子ドット23へ、最小で約10ナノメータのスケールで光を入力することができる。

出力側導波路25は、第2の量子ドット23から供給される光を伝播して、出力側光ファイバ26へ供給するための導波路である。この出力側導波路25は、例えばAlやAu等の細線を利用した金属導波路で構成し、伝播する光をプラズモンとして伝搬してもよい。かかる金属導波路として構成した出力側導波路25は、例えば近接場光CVD等により基板21上に作製される。

ちなみに、この出力側導波路25は、図示しない光結合用量子ドットに代替してもよい。この光結合用量子ドットは、第2の量子ドット23から出力側光ファイバ26へ長手方向に配列させた量子ドットであり、出力側光ファイバ26へ近づくにつれて、量子ドットのサイズを序々に拡大することにより、後述する共鳴効果に基づき光を伝播させてゆく。また、上述した光プローブ24の代替として、この出力側導波路25と同一の構成からなる図示しない入力側導波路を第2の量子ドット23近傍に設けてもよい。これにより、外部光源から光ファイバを介して当該入力側導波路へ光を供給することが可能となり、光プローブ24を用いることなく、第2の量子ドット23へ容易に光入力することができる。

量子ドットグループ20を構成する各量子ドット22、23は、励起子を三次元的に閉じ込めることにより形成される離散的なエネルギー準位に基づき、単一電子(励起子)を制御する。またこの各量子ドット22、23は、CuCl、GaN又はZnO等の材料系からなり、各量子ドット22、23を構成する材料系がCuClである場合に、これらは立方体として構成され、また各量子ドット22、23を構成する材料系がGaNやZnOである場合に、これらは球形或いは円盤形として構成される。なお、この各量子ドット22、23の形状の詳細については、それぞれ量子ドット12、13の記載を引用し、説明を省略する。

このような構成からなる光増幅器2において、上述した共鳴が生じると、図6に示すように第1の量子ドット22の量子準位(1,1,1)に存在する励起子が、第2の量子ドット23の量子準位(2,1,1)へ見かけ上移動する。すなわちこの光増幅器2は、辺長比がそれぞれ1:√2である各量子ドット22、23を基板21上に設けることにより、状態密度関数がほぼ等しくなる量子準位を作り出すことができ、これらの間で共鳴効果を起こさせることにより、第2の量子ドット23の量子準位(2,1,1)に励起子を注入することができる。この注入された励起子は、図6に示すように第2の量子ドット23の量子準位(1,1,1)へ遷移する。これにより、第2の量子ドット23の量子準位(1,1,1)における励起子の密度を、第2の量子ドット23の基底準位よりも高めることができ、これら2つの量子準位間で反転分布を生成することができる。

ちなみに上述した量子ドット22、23間の共鳴効果は、励起子を三次元的に閉じ込めることにより形成される離散的なエネルギー準位による近接場相互作用に基づくものであるため、励起子の振動子強度をより高めることができる。また、第2の量子ドット23における2つの量子準位間で遷移確率を向上させることができるため、さらに高効率に光増幅を行うことができる。なおこの共鳴効果は、電子による共鳴トンネル効果も含まれる。

次に、本発明を適用した光増幅器1の動作について説明をする。

先ず光プローブ24を構成する突出部142から、第2の量子ドット23へ、光が供給される。この光が供給される第2の量子ドット23には、周囲に分布している第1の量子ドット22から既に励起子が注入されているため、上述した2つの量子準位間において既に反転分布が形成されている。このため第2の量子ドット23において、量子準位(1,1,1)に存在している励起子(電子)が基底準位へ誘導放出遷移する。すなわち第2の量子ドット23の量子準位(1,1,1)に共鳴する光が光プローブ24から供給されると、これら光は反転分布に応じて放出される光により増幅されることになる。第2の量子ドット23により増幅された光は、出力側導波路25へ供給され、さらには出力側光ファイバ26を介して外部へ伝搬される。

以上説明したように、本発明を適用した光増幅器2は、大きさの異なる各量子ドット22、23を基板21上に設けることにより、状態密度関数がほぼ等しくなる量子準位を作り出すことができ、これらの間で共鳴効果を起こさせることにより、第2の量子ドット23の量子準位(2,1,1)に励起子を注入することができ、これらが第2の量子ドット23の量子準位(1,1,1)へ遷移するため、第2の量子ドット23における量子準位(1,1,1)と基底準位との間で反転分布を形成させることができる。これにより第2の量子ドット23に注入されるナノスケールの光により、量子準位(1,1,1)から基底準位へ誘導放出遷移させて光を増幅させることができる。
