活性層61は注入された電子と正孔のペアーが結合して光が発生する。この活性層61は厚さ10nm程度のGaInAs/GaAs多重量子井戸で形成され、量子井戸はAlGaAs層で挟まれて1波長分の共振器を形成する厚さに調整してある。p側反射鏡62は、pドープされたGaAs/AlAsをペアーとする反射鏡で形成されている。この多層膜の反射率は大きいことが好ましく、99.9%以上の反射率を有する素子設計であることが好ましい。この反射率を実現するためには、多層膜の層数を増やす必要があるが、電気抵抗の増加を考慮した多層膜構成にする必要がある。n側反射鏡63は、nドープされたGaAs/AlAsをペアーとする反射鏡で形成されている。このn側反射鏡63の反射率は大きい必要はなく、レーザ発振が起こる直前の反射率に調整してある。n側反射鏡63が無いと戻り光の影響を受けてレーザ特性は不安定になるが、レーザ発振を起こす程度の反射率であると、十分な光パワーが波長変換層4に入力しないため、変換効率が低下してしまうために、反射率を調整している。p側電極64は、正孔の注入であるので、量子井戸活性層61に近い位置にある必要がある。一方、n側電極65は移動度が速い電子の注入であるので、出力光を抑制しない位置であればよい。図では支持台座66の波長変換層61側に設けてあるが、n側反射鏡63の横に配置しても良い。n側反射鏡63の横であるとスペーサ5と支持台座66との接続が容易になる利点がある。活性層61とp側反射鏡62とn側反射鏡63はエッチングによりメサ状に加工され、AlAsを選択酸化することにより電流狭窄部67を形成する。この選択酸化部分により電気絶縁するだけでなく、低屈折率層による光閉じ込めも可能とするためレーザ特性が向上する。これが、この材料系の面発光レーザ部6の特性が安定している要因のひとつでもある。エッチングにより取り除かれた部分は、ポリイミドやBCBなどの有機材料などにより、埋め込み部68が形成され、その上から電流を注入する電極と電気配線を形成する。支持台座66は面発光レーザ部6を形成するときの台座になるのだが、光の回折による損失などの影響を極力小さくするためには、十分薄い必要がある。

この面発光レーザ部6の活性層61で生成した光は、反射層3とp側反射鏡62とで形成される共振器内部で定在波を形成することで、強く閉じ込められてレーザ発振を起こす。このレーザ発振を起こすことで光パワーが劇的に共振器内部に蓄積するので、波長変換層4での波長変換効率を増大させ、第2高調波発生を促し、出力光を光出力として取り出すことができる。活性層61での光は誘導放出での正孔電子の再結合を起こすために、通常のLEDでの発光よりも著しく発光効率が高いことが特徴である。

次に第2の波長変換素子1aについて説明する。第2の波長変換素子1aは、図4の側面断面図に示すように、前記波長変換素子1の面発光レーザ部6の活性層61と波長変換層4の間に設けられた偏光制御層8を有する。この偏光制御層8は多層膜またはサブ波長格子やフォトニック結晶のような人工的なナノ構造によって形成する。

面発光レーザ部6は基本的には、活性層61を形成する結晶の対称性のために、直線偏光を生成するが偏光方向が安定しないという性質がある。そこで、面発光レーザ部6のメサ形状に非対称性を導入する方法や傾斜基板に活性層を結晶成長することにより、光学的な異方性をもたせる方法などで偏光面を安定させる試みがなされてきた。しかしながら、これらの方法は通常の面発光レーザ部6と比較して光出力や効率の点で課題が多い。これに対して偏光制御層8を面発光レーザ部6の活性層61と波長変換層4との間に設け、活性層61で発生した光の偏光の反射率を制御する。さらに、波長変換層4に近接して配置することにより、波長変換層4の結晶軸と同方向に電界振動を強くするように調整することも可能である。すなわち、波長変換層4を光学結晶で形成した場合、非線形定数の最も大きくなる方向に対して、電界の振動が適切であれば、最も効率良く波長が変換される。したがって光学結晶の結晶軸に対して偏光方向を固定させる必要があり、波長変換層4に近接して偏光制御層8を設けることが望ましい。また、偏光の反射率を制御することにより、レーザ発振する光の偏光を選択することが可能となり、レーザ光の発振効率を高めることができるため、低消費電力で大きな光出力を得ることが可能となる。

次に、第3の波長変換素子1bについて説明する。第3の波長変換素子1bは、図5の側面断面図に示すように、面発光レーザ部6の活性層61と波長変換層4の間に光閉じ込め層9を有する。この光閉じ込め層9は、波長程度の大きさのナノ構造体によるサブ波長格子やフォトニック結晶により形成する。すなわち、材料を波長変換層4側に成膜後、リソグラフィーとドライエッチングにより構造を形成する。

前述したように、波長変換効率は入射光のパワー密度に比例して大きくなる。光のパワー密度は、基本波のパワーとスポットの形状によって決定する。基本波のパワーは、面発光レーザ部6の光出力側反射鏡の反射率を調整することにより大きくする。さらに、スポット形状の制御に光閉じ込め層9を利用する。すなわち、面発光レーザ部6から放出される光は回折の効果により波面が広がってしまい、波長変換層4に入射するときのビームスポット形状は大きくなる。また、斜め成分を含んでいるので、反射層3での反射された光が波長変換層4の左右に伝搬してしまうという問題がある。この問題を解決するために、ナノ構造体による光閉じ込め層9を設けることにより、構造体がもつ回折の効果により入射光の波数ベクトルの方向を変化させ、左右への光広がりを抑制する効果をもたせることができ、ビームスポット形状を小さく保って基本波パワー密度を増大させることができる。

この光閉じ込め層9は1次元の回折格子であっても、横方向への光伝搬を抑制する効果はあるが、回折格子が形成されていない方向に対しての抑制効果はない。そこで、図6(a)の平面図と(b)の正面図に示すような2次元のフォトニック結晶スラブ構造91がより望ましい。このフォトニック結晶スラブ構造91とは、波長程度の厚さを持つ薄膜面内に2次元のフォトニック結晶が形成された構造である。図6(a)はフォトニック結晶を形成する円孔92を正方格子状に形成した場合を示すが、図6(c)の平面図に示すような三角格子など様々な配列を必要とする光の特性に応じて選ぶことができる。また、ここでは誘電体スラブ構造に屈折率が小さい円孔構造を形成しているが、誘電体スラブ構造に屈折率が大きい円柱構造を形成してもよい。これらの屈折率分布は、光の特性による最適な配列を選択する必要がある。さらに、フォトニック結晶を形成する構造は必ずしも円である必要はなく、多角形や楕円などの形状でも良い。

前記説明ではフォトニック結晶スラブ構造91のフォトニック結晶配列を均一に配列した場合について説明したが、フォトニック結晶配列を均一に配列する必要はなく、図9(a)に示すように、フォトニック結晶を形成する円孔92の一部に欠落部分93を設けた欠陥構造であっても良い。このように欠落部分93を設けることにより、欠陥部分93に光を局在させることができ、ビームスポットを小さくすることが可能となる。また、欠陥部分93の大きさは数μmであるのできわめて小さい部分に光を閉じ込めることができ、光パワーの増大を可能にできる。また、図9(b)に示すように、フォトニック結晶を形成する円孔92の一部に大きさを変化させた部分94を設けることにより、ビームスポット形状を調整することができる。フォトニック結晶配列は屈折率差を与える構造の形状と周期によって特性を調整することでき、図9(c)に示すように、楕円形状にすることによって、長軸と短軸の方向に対する構成の差異を持たせることや、図9(d)に示すように、方向による周期変化によって特性を調整することができる。

このフォトニック結晶スラブ構造91は、リソグラフィーとエッチングという半導体プロセス加工を応用することにより作成する。そのため、パターニング形状に対しては柔軟に形状を設定することができるので、周期的な構造を形成することと同様な製作方法で図9に示すような形状を製作することができる。

次に、第4の波長変換素子1cについて説明する。第4の波長変換素子1cは、図10の側面断面図に示すように、面発光レーザ部6の支持台座66と波長変換層4の間にマイクロレンズ層10を有する。面発光レーザ部6から放出される光は回折の効果により波面が広がってしまい反射層3や波長変換層4に基本波が垂直に入射せず、活性層61への光のフィードバック量が低下してしまう。この光の回折を防ぐ方法として、反射層3と活性層61を近接させることで回折が起こる前にフィードバックさせる方法があるが、この場合、支持台座66を薄くする必要がある。支持台座66を薄くすると面発光レーザ部6のハンドリングが困難になり、十分に薄くすることができない。そこで支持台座66と波長変換層4の間にマイクロレンズ層10を設けて光の回折を防ぎ、反射層3に垂直に光を入射するようにする。このマイクロレンズ層10はガラスやプラスチックで形成し、接着剤や接合などにより支持台座66と接続する。このマイクロレンズ層10のマイクロレンズ101の直径は面発光レーザ部6の発光部分のサイズと同程度かそれ以上であれば良い。また、面発光レーザ部6の発光部分とマイクロレンズ101との位置ズレによる特性劣化を防ぐために、マイクロレンズ101の大きさは余裕を持たせることが望ましい。例えば発光部分の直径が10μmであれば、マイクロレンズ101の直径は10μm以上の大きさにすれば良い。さらに、位置ズレや回折を考慮して20μmから50μmの直径にしても良い。また、面発光レーザ部6をアレー状に配置したときは、面発光レーザ部6の配置に対してマイクロレンズアレーを形成すれば良い。

また、マイクロレンズアレーを形成した場合、発光部とマイクロレンズ101との位置ズレに対して効率が大きく変化する。そこで、図11に示すように、波長変換層4と面発光レーザ部6との間に3次元フォトニック結晶層11を設け、フォトニック結晶のスーパーレンズ効果を利用した集光するようにしても良い。この第5の波長変換素子1dに設けた3次元フォトニック結晶層11のスーパーレンズ効果は、通常のレンズによる結像とは異なり、結像位置による集光点のズレがないという特徴がある。すなわちフォトニック結晶層11を形成しておけば、面発光レーザ部6の発光点の位置によらずフォトニック結晶により光が集光される。このようにスーパーレンズ効果を示す3次元フォトニック結晶は誘電体微粒子を用いて形成することができる。例えばポリスチレンの微粒子を分散させた溶液に基板を浸して溶液から引き上げることによって自己組織化された3次元フォトニック結晶を得ることができる。このポリスチレン微粒子の直径を調整することにより特性は調整可能である。また、オートクローニング法により3次元フォトニック結晶を形成しても良い。この方法は若干複雑だが、屈折率差を比較的容易に選択することが可能であり、構造の自由度も高く、波長変換層4上に直接成膜する方法や成膜したものを接続することで形成できる。

次に、第5の波長変換素子1eについて説明する。第5の波長変換素子1eは、図12の側面断面図に示すように、波長変換された光の出射側に光拡散層12を有する。この光拡散層12は出力光を拡散して位相と出射方向を変化させるので、レーザ光のコヒーレンシーを緩和させることができる。このようにレーザ光のコヒーレンシーを緩和させることにより、画像生成装置のスペックルノイズを低下させることができる。この光拡散層12は、表面へnmオーダの凹凸を形成することや散乱物質を含ませた膜を形成することにより実現できる。形成する材料は出力光に対して透明であれば良く、特別な成膜をせずに基板2上に直接微細加工を施しても良い。

また、図13の波長変換素子1fに示すように、波長変換層4として波長変換層131がバッファ層132に挟まれて多層構造になっているマルチ波長変換層13を設けても良い。このマルチ波長変換層13の波長変換層131の厚みはコヒーレント長よりも小さく、擬似的な位相整合を起こすようにバッファ層132の厚みを調整している。このようなマルチ波長変換層13の製作方法としては、多層膜が成膜された基板に光学結晶を接合し、研磨などの方法により結晶を薄膜化する。その薄膜層上に波長変換層131と同程度の屈折率や熱膨張係数を持つ材料を蒸着やスパッタリングなどで成膜後、平坦化して光学結晶の接合と薄膜化を繰り返すことにより、マルチ波長変換層13を形成することができる。また、製作は困難になるが、バッファ層にc軸の方向が反転した光学結晶を用いても良い。

まず、c軸が面内にあるニオブ酸リチウム基板2を用意し、基板2上に反射層3をSiO2とTiO2を10ペアー以上成膜する。この反射層3は基本波波長に対して高い反射率を持ち、出力波波長に対しては低い反射率をもつように調整してある。基板2に成膜した反射層3に、出力波波長に対して透明な基板を接着剤により接続する。このとき透明な基板として、後工程を考慮して熱膨張係数を合わせるためにニオブ酸リチウム基板とした。接続された基板を研磨により3μmまで薄膜化してコヒーレント長以下の薄さを持つ波長変換層4を形成する。この薄膜化にはイオンスライス法を用いて量産性を向上させる方法を用いることも可能である。その後、スペーサ5部分の一部として波長変換層4上に出力波波長に対して高い反射率を持ち、基本波波長に対しては低い反射率をもつ多層膜の反射層7を形成する。この反射層7もSiO2とTiO2を10ペアー以上成膜するが、膜厚を変化させることで反射波長帯域を変化させている。一方結晶成長装置により、GaAs基板上に、n-GaAs/AlAs多層膜からなるn側反射鏡63とGaInAs/GaAs多重量子井戸の活性層61とp−GaAs/AlAs多層膜からなるp側反射鏡62を成膜した面発光レーザ基板を用意する。n側反射鏡63は戻り光による不安定を緩和しながら基本パワーを大きくするような反射率に調整しておく。p側反射鏡62は反射率を99.9%以上と高くしながら、多層膜のペアー数増大による電気抵抗増加による不具合を起こさない程度のペアー数に調整する。この基板に金をベースにしたp側電極64とn側電極65を蒸着により成膜する。n側電極64は裏面に形成するが、光出力部分をあらかじめマスキングしてから蒸着し、リフトオフ法によりマスキング部分を剥離して光出力部を形成する。表面はリソグラフィーとエッチングによりメサ形状を形成し、選択酸化を行うことで電流狭窄部67を形成する。その後、熱アニール処理を施して電極と半導体のオーミックコンタクトを取る。その後、ポリイミドでメサを埋めこみ、電極部分を頭出しし、最終的な電極配線をパターニングする。以上のプロセスにより製作された波長変換層4付き基板と面発光レーザ部6とを有機接着剤で接続することで波長変換素子1が形成できる。このとき、接着剤以外にオプティカルコンタクトや低温接合、常温接合による直接接合を行って接続しても良い。
