【発明の属する技術分野】
半導体製造装置に用いられるダミーウエハであって、特に静電チャック及びレーザー光によるウエハ検出装置をもつPVD装置等の条件を決定するための運転の際に静電チャック面を保護するダミーウエハに関する。

【従来の技術】
従来、ダミーウエハ3は、たとえば図1に示すPVD真空チャンバー1の静電チャック4のウエハ保持面に自動搬送されるもので、シリコンウエハとおおよそ同様形状をしており、装置稼動時にはターゲット材2から活性化された金属が印加電圧器6で誘導され静電チャック4上に載置されたダミーウエハ3の主面上に成膜される。

通常のプロセスではシリコンウエハに成膜するが、静電チャック4を有するPVD装置の試運転時やアイドリング時、ターゲット材2の新生面を出す必要が生じた場合には、静電チャック4面を保護するダミーウエハ3が必要となる。従来は、シリコンウエハを使用し使い捨てとしたり、シリコンウエハや絶縁体に導電体をコーティングしたダミーウエハ3等が使用されていた。

このダミーウエハ3として、耐食性に優れ導電性を持つセラミックス、絶縁体に金属などをドーピングして半導体の抵抗を持つようにしたもの、さらに低抵抗にする場合には、半導体である炭化珪素質セラミックスに他の組成をドーピングしたものが用いられている。

低抵抗の炭化珪素質焼結体を得るためには、SiC結晶を主体とし、その粒界相にアルミニウム及びイットリアの化合物を含む焼結体にWSiを1〜4重量%含有させ、非酸化性雰囲気中において1800℃から1950℃で焼成し、理論密度93%以上の焼結体を得ることにより、体積固有抵抗10Ω・cmの抵抗が得られることが知られている。

そこで、体積固有抵抗値がより低い半導体製造装置用部材として、カーボン等からなる基材の表面にCVD法によって炭化珪素膜を形成したものが提案されている。

また、プラズマの照射に対して反応生成物等によるパーティクルが発生し難い材質として、高純度炭化珪素質焼結体が提案されているが、炭化珪素質焼結体を用いた場合、炭化珪素自体は難焼結材であるため、B(ボロン)や酸化物系の焼結を促進するための助剤を添加する必要があるため、体積固有抵抗値が1×104Ω・cm〜1×108Ω・cmと高く、ダミーウエハ3と静電チャック4間に十分な電圧を供給することができないため、十分に安定な吸着力を得ることができなかった。

通常のダミーウエハ3は、半導体製造工程でパーティクルの評価やプロセスの評価を行うものであり、高純度が必要なため、炭化珪素質焼結体は使用できない。しかし、上述のようなPVD装置の静電チャック4の保護ウエハはそれほどの高純度を必要とせず、また、PVD装置では基本的にターゲット材2がウエハ上に生成されるのでプラズマでエッチングされるような用途とは違いウエハの不純物は問題とならない。

【発明が解決しようとする課題】
一般に、このような用途のダミーウエハ3は、継続的に使用するとターゲット材2がその表面に堆積していくため、反りが生じ吸着できなくなり、交換が必要である。

上記ダミーウエハをアルミナ質焼結体および窒化珪素質焼結体から形成した場合、体積固有抵抗が高く静電チャック4に吸着されないという問題があった。

従来は、シリコンウエハを使用しているため耐食性が非常に悪く、一般的にこれらの酸で洗浄すると数分でウエハの精度、形状を著しく損なっていた。

また、シリコンウエハや絶縁体に導電体をコーティングしたダミーウエハは、堆積した金属を酸洗浄することは可能であるがその際、シリコン母材、あるいは導電体のコーティングもエッチングされ再利用ができなかった。エッチングのために耐食性の高いアルミナ質焼結体、窒化珪素質焼結体、炭化珪素質焼結体のダミーウエハ3が種々提案されているが、アルミナ質焼結体および窒化珪素質焼結体、炭化珪素質焼結体では一般的に体積固有抵抗が高い点が問題であった。

特に、炭化珪素質焼結体からなる場合には、一般に焼結体と基材上にCVD法によって炭化珪素を形成するものが用いられている。

しかし、焼結体の場合には体積固有抵抗が1×104〜1×108Ω・cmと高く十分に安定な吸着力を得ることができなかった。また、炭化珪素焼結体は、シリコンウエハに対して比重が大きいため、シリコンウエハと同じ厚み、形状にすると反りが大きくなるため厚みを大きくしたものを用いていたが、ハンドリングアーム等によって搬送する際にその重量によって撓みが大きくなり、収納場所の高さが合わず、破損するという問題があった。

そのため、ダミーウエハの主面に成膜後の反りの防止を目的として格子状の溝加工を施していたが、炭化珪素質焼結体は、焼成の前後で、寸法が約20%、体積で約50%収縮し、焼成後は圧縮状態であるため、焼成過程で生じている内部応力が溝加工により部分的に開放することになり、ダミーウエハ3自体の反りがより大きくなるという問題があった。

また、CVD法によって形成された炭化珪素のバルク体からなる場合には、レーザー光に対する反射率が50%程度でダミーウエハ3をレーザー光で検知するレーザー検出器5が正常に作動しないという問題があった。さらに、基材表面に形成された炭化珪素は、体積固有抵抗値は1×103Ω・cm以下の小さなものを得ることができるものの、CVD法により形成されているため、不純物が少なく、結晶粒が比較的規則正しく成膜されていくので、レーザー光に対して透過性が高く、反射率が50%程度と低いため、レーザー検出器5が正常に作動しないという問題があった。

本発明は、上述した課題に鑑みなされたものであってその目的は、炭化珪素焼結体からなり、耐食性が高く、レーザー光に対して反射率が高く、静電チャックに吸着しやすいダミーウエハを提供することにある。

【課題を解決するための手段】
上記課題に鑑み鋭意検討の結果、本発明のダミーウエハは、半導体製造装置に用いられるダミーウエハにおいて、20〜25℃における体積固有抵抗を2×103Ωcm以下の炭化珪素質焼結体を用いたものである。

また、本発明のダミーウエハは、上記炭化珪素質焼結体が炭化珪素を主成分とし、酸化チタンを3〜7重量%含有するものとした。

さらに、本発明のダミーウエハは、波長700nmのレーザー光に対する反射率が70%以上であるものとした。

【発明の実施の形態】
以下、本発明の実施形態を図面に基づいて説明する。

本発明のダミーウエハ3は、例えば図1に示す断面図のように、PVD真空チャンバー装置に用いられ、PVD真空チャンバー1の中の上部にターゲット材2、下部に静電チャック4が配置され、ターゲット材2と静電チャック4の間にはプロセス時に印加電圧器6により電圧が付与される。ターゲット(陰極)と静電チャック(陽極)の間に電圧差をあたえることにより、高真空中でターゲットに衝突したArイオンがそこからターゲット材2を構成する原子をスパッタリング現象によってたたき出され対向するダミーウエハ3上に堆積させる仕組みである。

上記静電チャック4には、ウエハの存在を感知するレーザー検出器5を備えている。通常のプロセスでは静電チャック4の上に半導体チップの基板となるシリコンウエハが配置され、シリコンウエハに成膜するが、装置のアイドリングやテスト稼動等のターゲット材2の新生面を出す必要が生じた場合には、静電チャック4面を保護するダミーウエハ3が用いられている。

本発明のダミーウエハ3は、上述のように静電チャック4及びレーザー検出器5をもつ、PVD装置等の半導体製造装置に用いられ、20〜25℃における体積固有抵抗が2×103Ω・cm以下の炭化珪素質焼結体からなることが重要である。

これにより、静電チャック4に十分に吸着することが可能となり、ダミーウエハ3と静電チャック4面が密着し、静電チャック4面を十分に保護することができる。さらに好ましくは、2.5×102Ω・cm以下とすることによって、より強固な吸着力を得ることができる。

一方、上記体積固有抵抗値が2×103Ω・cmを超えると、2×108Ω・cmまでは吸着しなことはないが十分な吸着力を得られず、ダミーウエハ3と静電チャック4面との間に隙間が生じ、イオン化されたダーゲット原子が入り込み静電チャック4面を汚すことになり、これがプロセス時にウエハの吸着力を低下させ様々な問題を引き起こす。さらに、上記体積固有抵抗値が2×108Ω・cmを越えるとダミーウエハ3が静電チャック4面からずれて、静電チャック4の吸着面を全く保護することができない。

上記体積固有抵抗値を有する炭化珪素質焼結体からなるダミーウエハ3を得るには、炭化珪素を主成分とし、酸化チタン等の金属酸化物を含有させることによって得ることができる。

また、ダミーウエハ3やシリコンウエハが吸着される静電チャック4の吸着面は、体積固有抵抗値が1×108〜1×1012Ω・cmとすることによって理想的な吸着力を得ることができ、この静電チャック4の吸着面の体積固有抵抗が小さすぎると静電チャック4に供給される電流のリークが起こる。この静電チャック4に吸着される被吸着材は、静電チャック4の吸着面の体積固有抵抗以下であれば吸着可能であるが、低いほど吸着力をより強くすることができる。

なお、上記体積固有抵抗値は、所定形状のテストピースを取り出し、電極をプリントした後、抵抗値を3端子法にて測定した。

また上記ダミーウエハ3は、波長700nmのレーザー光に対する反射率が70%以上であることが好ましく、実際に用いられるシリコンウエハと同様な操作で使用することができ、レーザー検出器5により照射されたレーザー光がダミーウエハ3により反射され、その反射を検知して、ダミーウエハ3の有無を正確に検知することができる。

一方、反射率が70%未満となると、ダミーウエハ3をレーザー光によって検知する装置が正常に作動しなくなってしまう。

一般的なダミーウエハ3は、基材にCVD法によって炭化珪素が形成されており、高純度で不純物が少ないため、多結晶であるが結晶の方向がそろっており、また結晶粒界がほとんど見受けられないため、光の透過性が高く、反射率が低いものであった。それに比べ本発明のダミーウエハ3は、炭化珪素質焼結体からなることから反射率を高いものとすることができる。炭化珪素自体は難焼結材であるため、緻密な焼結体を得るには多量の焼結助剤が必要になり、アルミニウムとイットリアの焼結助剤によって粒界を形成させていたが、炭化珪素の結晶は大きさも方向も不ぞろいのため反射率が高く、光の透過性が低いものとなる。

なお、上記レーザー光の反射率は、波長700nmのレーザー光を所定形状のテストピースに照射して、反射するレーザー光を分光高度計で測定し、光源とのエネルギー差を比較し反射率を求めた。

また、上記ダミーウエハ3は、静電チャック4面を傷つけない、密着性を高めるため、少なくとも静電チャック4面との接触面の面粗さはRa0.8μm以下が望ましい。

さらに、酸洗浄などを繰り返すため堆積物の除去が容易で酸洗浄液のリンスが容易にできるようにするため、炭化珪素質焼結体の酸による腐食が空孔周りのエッジ部から腐食されやすいことから、理論密度93%以上、望ましくは95%以上として緻密化していることが望ましい。

また、上記ダミーウエハ3は、図3(a)の正面図に示すように一方の主面3aが周縁部から中央部に向かって厚みが漸増し、他方の主面3bが平坦であることが好ましい。

これは、ターゲット材2の金属が堆積する面を主面3aとすることで、反りが小さく軽量なダミーウエハ3を得ることができるためである。

ダミーウエハ3は、できるだけシリコンウエハの重量に近いことが望ましい。しかし、炭化珪素質焼結体は、シリコンウエハの比重2.3g/cm2に比べ、炭化珪素の比重3.2g/cm2と大きく、また、シリコンウエハの厚みと同様に例えば0.775mmに加工すると、細長い断面形状となり、曲げ応力に対し抵抗力が小さくなり、研削により開放される表面の内部応力の影響が強くなるため、反りが大きくなり、静電チャック4との接触面が小さくなり、十分な保持力が得られなくなる。そのため、厚みを1.2mmとシリコンウエハの1.55倍とする必要があった。

そこで、上述のように主面3aの周縁部の厚みを薄くすることで、シリコンウエハよりも比重が大きいダミーウエハ3の反りを防止するとともに、軽量化することができる。なお、周縁部における厚みの薄い部分では反りが発生しやすいが、反りの位置が外周から近いため、全体に対する反りの影響は少ない。特に、炭化珪素質セラミックスは他のセラミックスよりも高温で焼成されるため、焼成温度と室温の差が大きく、熱膨張差が大きくなり内部応力も大きいため有効に反りを防止することができる。

また、このようなダミーウエハ3では、中心の厚みが最大となり、外周の厚みが最小となることが好ましく、中心の厚みが外周の厚みの2〜3倍程度とすることが好ましく、破損を防止して軽量化することができる。

さらに、ダミーウエハ3の最大厚みは1.0〜1.5mm、外周の最小厚みは0.5〜0.75mmとすることが好ましい。これは、外周の最小厚みをあまり薄くしすぎると破損しやすく、反りが大きくなるため、最低でも外周厚みは0.5mm以上とすることが好ましい。

このようなダミーウエハ3は、例えば外径が300mm、厚み1.2mmの炭化珪素質焼結体を円筒研削盤、あるいはロータリー研削盤等で研削加工することで厚みを中央に向かって漸増するように加工することで作製することができる。また、上記ダミーウエハ3は、図3(b)に示す平面図に示すように、ターゲット材2の金属が堆積する主面3aに開口する穴部10を1つ以上形成することが好ましい。

これは、穴部10によって、穴部10以外の部分によって厚み、強度を保持し、反りに対する抵抗力を有し、穴部10によって軽量なダミーウエハ3を得ることができる。

この穴部10は、主面3a側にのみ開口するように設ける場合、主面3aに開口する全ての穴部10の開口面積の合計が主面3aの面積の70%以下にすることが好ましい。穴部10の面積が70%を越えると、反りに対する抵抗力が小さくなるためである。

さらに、ダミーウエハ3の重量をより軽量化して反りを少なくするために、反対側の主面3b、即ち静電チャックの吸着面となる面に開口する穴部10を設けてもよいが、その場合、静電チャックによる吸着力が十分に確保できるように、主面3bに開口する全ての穴部10の開口面積を主面3bの面積の50%以下とすることが好ましく、また、主面3aに開口する穴部10の位置と重ならないように設けることが好ましい。

さらに、この穴部10は、より反りが小さく軽量なダミーウエハ3を得ることができる。規則的に穴部10を形成することで、より反りが小さく軽量なダミーウエハ3を得ることが好ましく、重量を均一としてターゲット材2を均一にすることができる。
また、隣接する穴部10の距離は5mm以上とすることが好ましい。なお、このような穴部10を有するダミーウエハ3は、例えば外径300mm、厚み1.2mmの炭化珪素質焼結体のマシニングセンターにて、直径90mm、深さ0.7mmの穴部10を合計7箇所均一に形成させることで得ることができる。

次いで、本発明の炭化珪素質焼結体からなるダミーウエハ3を製造する方法を説明する。

ここで、重要となるのは、上記体積固有抵抗を2×103Ω・cm以下、反射率を70%以上とするため、炭化珪素原料としては、主成分である炭化珪素に酸化チタン(TiO2)を3〜7重量%含有させることである。上記酸化チタンが3重量%未満のときは体積固有抵抗が2×103Ω・cmを越え、酸化チタンが7重量%を超えると炭化珪素質焼結体の緻密化が進まず十分な緻密体が得られない。

炭化珪素質焼結体中の酸化チタンの定量は、酸化チタンとしての定量が難し為、TiをICP発光分光分析にて定量し、酸化物換算をした。

また、焼結助剤としてアルミニウム、イットリアを所定量添加する。

得られた原料粉末をコールドアイソスタティクプレス成形法、乾式プレス成形等によって所定形状に成形し、焼成温度約1800〜2000℃にて焼成する。

なお、図3(a)に示すように中央の厚みを大きくする場合には、得られた焼結体に円筒研削盤、あるいはロータリー研削盤等で研削加工することで厚みを中央に向かって漸増するように加工する方法によって、また、穴部10を形成する場合には、マシニングセンターによって形成させることで得ることができる。

また、静電チャック4の吸着面との吸着効果を高めるため、この炭化珪素質焼結体の両面の面粗さは、算術平均粗さ(Ra)で0.8μm以下になるようラップ加工を施す。

これによって、表面の研削傷による凹凸がなくなり、静電チャック4との密着性を高めるとともに、静電チャック4を傷つけることなく長期間に渡って使用することができる。なお、表裏両面にラップ加工を施すことによって、どちらの面も吸着面に使えるようにすることが好ましい。

【実施例】
(実施例1)
先ず、炭化珪素を主成分とし、その粒界相にアルミニウム及びイットリアの化合物を含み酸化チタンを表1に示す如く添加量にて含有させ、非酸化性雰囲気中において1800℃から1950℃で焼結して外径300mm、厚み1.25mmに加工を施してダミーウエハ試料を得た。

また、比較例として基材の表面にCVD法によって炭化珪素を形成してなるダミーウエハ試料、アルミナ質焼結体、シリコンからなるダミーウエハ試料を作製した。

各試料の体積固有抵抗値は、試料より直径50mm、厚み2mmのテストピースを得、電極をプリントした後、抵抗値を測定(3端子法)した。

また、レーザー光に対する反射率を測定するため、波長700nmのレーザー光をテストピースに照射して、反射するレーザー光を分光高度計で測定し、光源とのエネルギー差を比較し反射率を求めた。

さらに、各試料の静電チャックの吸着面への吸着力、レーザー検出器による検出精度、耐食性を評価するため下記の実験を行った。

吸着力を測定する方法として、静電チャックに印加電圧600Vを与え、各試料より直径50mm、厚み2mmのテストピースを製作し、静電チャック面に吸着させ、そのときに試料を引き上げ吸着面から試料が離れるときの力を測定し、0.02N以上の吸着力をOKとし、それ以下のものをNGとした。

また、検出精度の測定する方法として、各試料を静電チャックの吸着面に載置した後、レーザー光による検出試験を各50回行い、一度でも検出しなかったものをNG、すべて検出したものをOKとした。

耐食性の評価として、図2に示すように、容器9内にHCl濃度20%、H2SO4濃度94%、HNO3濃度60%、HF濃度46%の酸7に、ダミーウエハ3を3日間浸漬し、その前後の重量差を測定し、その値をサンプルの比重と日数で割り、一日あたりに減少する重量を算出し、0.08mg/cm2・day以下をOKとし、それ以上をNGとした。

表1の結果より、本発明の炭化珪素質焼結体からなり、体積固有抵抗が2×103Ω・cm以下の試料(No.1〜5)は、吸着力、耐食性が高くレーザー光に対する反射率が70%以上となり、検出精度が高いことがわかった。

これに対し、炭化珪素質焼結体からなり、体積固有抵抗が2×103Ω・cmを超える試料(No.6〜8)は、吸着力が低下することがわかる。

また、CVD法によって形成した炭化珪素からなる試料(No.9)は、吸着力、耐食性は高いものの、反射率が60%と低く、検出精度が劣る。

さらに、アルミナ質焼結体、シリコンからなる試料(No.10、11)は、吸着力、耐食性が劣ることがわかる。

(実施例2)
炭化珪素を主成分とし、その粒界相にアルミニウム及びイットリアの化合物を含み酸化チタンを表1に示す如く添加量にて含有させ、非酸化性雰囲気中において1800℃から1950℃で焼結した後、ロータリー研削盤にて外周、中心の厚みが表2に示す如く値となるように加工し、ダミーウエハ試料を得た。

このNo.12〜No.21までの各試料は、それぞれ10個製作した。

また、穴部を形成するものは、外径300mm、厚み1.2mmの試料にマシニングセンターにて、直径90mm、深さ0.5mmの穴部10を合計7箇所を均一に形成した。

本発明の炭化珪素質ダミーウエハの構造と重量、及び反り量、吸着可否を評価した結果を表2に示す。

外周と中央の厚みは、外測マイクロメーターを使用して測定し、また重量計で重量を測定した。また反りの量は3次元測定器にて、平坦な面の外周と中心部を測定して反り量を求めた。

また、吸着が可能であるかを使用可能であるかを静電チャック上で吸着し評価した。吸着が10個すべて問題無く吸着可能であったものを○、吸着可能であったものが5個〜9個のものを△、吸着可能なものが4個以下のものは、×とした。

表2から明らかなように、静電チャックに問題なく吸着させるためには、反りの大きさは0.2mm以下が望ましい。試料(No.12)は、厚みが大きいため、反り、吸着力に問題ないが重量が重く、シリコンウエハの2倍以上の重量となるため、搬送系のトラブルが生じる可能性がある。

また、試料(No.13、No.14)のように、単に厚みを小さくすると反りが0.2mm以上となり、吸着できないものもあった。

これに対し、周縁部から中央部に向かって厚みが漸増する試料(No.15〜18)は、反り量を0.2mm以下とすることができ、特に、中心の厚みを外周の厚みの2〜3倍とした試料(No.16、17)は、軽量化しても反りが0.1mm以下で、重量もシリコンウエハと同等で吸着も優れたものであった。

また、試料(No.18)は、中心の厚みが外周の4倍としたものは、軽量化は進んでいるものの、外周が薄すぎたため反りが0.2mmと大きいため、吸着ができないものがあった。

また、穴部を形成した試料(No.19〜21)は、重量の軽量化が達成され、反り量も0.1mm以下となっている。

【発明の効果】
上述のように、本発明によれば、静電チャック及びレーザー検出器をもつ、PVD装置等の半導体製造装置において、ダミーウエハの構成部材として、20〜25℃における体積固有抵抗2×103Ωcm以下の炭化珪素質焼結体を用いたことにより、静電チャックに十分に吸着可能とすることが可能になり、抵抗値が高いと吸着されず、使用中に静電チャック面よりずれてしまい使えない。
