【発明の属する技術分野】
本発明は、液体噴射記録装置に搭載される液体噴射ヘッド等に用いられるアクチュエータおよび液体噴射ヘッドに関するものである。

【従来の技術】
近年、パソコンなどの印刷装置として液体噴射記録装置を用いたプリンタが印字性能がよく取り扱いが簡単、低コストなどの理由から広く普及している。この液体噴射記録装置には、熱エネルギーによってインク等の液体中に気泡を発生させ、その気泡による圧力波により液滴を吐出させるもの、静電力により液滴を吸引吐出させるもの、圧電素子のような振動子による圧力波を利用したもの等、種々の方式がある。

一般に、圧電素子を用いたものは、例えば、液体供給室に連通した圧力室とその圧力室に連通した液吐出口とを備え、その圧力室に圧電素子が接合された振動板が設けられて構成されている。このような構成において、圧電素子に所定の電圧を印加して圧電素子を伸縮させることにより、たわみ振動を起こさせて圧力室内のインク等の液体を圧縮することにより液吐出口から液滴を吐出させる。

近時、カラーの液体噴射記録装置が普及してきたが、その印字性能の向上、特に高解像度化および高速印字さらには液体噴射ヘッドの長尺化が求められており、そのため液体噴射ヘッドを微細化したマルチノズルヘッド構造を実現することが求められている。そして、液体噴射ヘッドを微細化するためには、液体を吐出させるための圧電素子を小型化することが必要になる。

圧電体を用いたアクチュエータおよび液体噴射ヘッドにおいて、圧電および/または電歪素子(以下、「圧電電歪素子」という。)を小型化するためには、圧電体がより微細化され、小型化しても駆動能力が低くならないような高い圧電定数を持つ必要がある。

このことは、圧電体である圧電および/または電歪膜(以下、「圧電電歪膜」という。)が結晶性の優れた膜であることが必要であることを示している。結晶性が優れた膜とは、同一方向に配向した単一配向結晶薄膜や、面内まで配向している単結晶薄膜である。また、圧電電歪膜が単結晶であるためには、圧電電歪膜作製時の直下の層が単結晶等であり、かつ圧電電歪膜と直下の層との格子整合性がよい組み合わせであるのが望ましい。

【発明が解決しようとする課題】
しかしながら、従来の圧電電歪素子に用いられた圧電電歪膜は、例えば、PbO、ZrO2 およびTiO2 の粉末のペーストをシート状に成型加工(グリーンシート)した後、焼結することにより形成する方法が採用されていたことから、圧電電歪膜を例えば10μm以下に薄く形成することが困難であった。また、グリーンシートの焼結には1000℃以上の温度で行うため、圧電電歪材料が70%程に収縮してしまうという問題があった。このため、圧電電歪素子と液室や圧力室等の構造体とを数ミクロンオーダーでの寸法精度で位置合わせをすることは困難であり、このために、液体噴射ヘッドを微細化することが困難であった。

また、グリーンシートを焼結することにより形成されたセラミックス圧電電歪膜は、その厚さが薄くなるにしたがって、結晶粒界の影響が無視できないようになり、良好な圧電電歪特性を得ることができなかった。すなわち、グリーンシートを焼結することにより形成された圧電電歪膜は、10μm以下になると記録液を吐出させるための十分な圧電電歪特性を得ることができないという問題点があった。このため、十分な記録液の吐出に必要な特性を有する小型の液体噴射ヘッドをこれまで実現することができなかった。

現在報告されている上記以外の圧電電歪膜の作製方法としてCVD法、ゾル−ゲル法、スパッタ法、MBE法などの方法がある。これらの方法を用いて圧電電歪膜を成膜するとそれらの膜厚は10μm以下に薄く形成することができる。ところが、通常これらの方法によって作製した酸化物圧電電歪薄膜は多結晶体であり、圧電電歪材料の能力を表す圧電定数は小さい。このため小型化すると、一定電圧に対する変位量も小さくなり、アクチュエータや液体噴射ヘッドの圧電体としての機能を達成することは困難である。

さらに、従来技術では、下部電極と圧電電歪膜との間の密着性が低いという問題がある。アクチュエータおよび液体噴射ヘッドの圧電電歪素子としての繰り返し駆動で発生する応力に耐え得るためには、下部電極と圧電電歪膜との間に高い密着性が必要である。

本発明は、上記従来の技術の有する未解決の課題に鑑みてなされたものであり、半導体プロセスで一般に用いられている微細加工を可能とするとともに、圧電体の高い密着性を実現する積層構造によって、より高密度に形成された液吐出口を有する安定した信頼性の高い液体噴射ヘッドを実現できるアクチュエータおよび液体噴射ヘッドを提供することを目的とするものである。

本発明の他の目的は、単一配向結晶あるいは単結晶の圧電電歪膜を再現性よく安定して成膜することにある。

本発明のさらに他の目的は、圧電電歪膜と電極との密着性が高く、かつ変位量の大きい圧電電歪素子を得ることにある。

【課題を解決するための手段】
上記目的を達成するため、本発明のアクチュエータは、基体上に少なくとも振動板、下部電極、圧電体および上部電極の積層構造を有し、前記下部電極および前記圧電体が、それぞれ単一配向結晶または単結晶の薄膜であって、前記下部電極の面内方向の格子定数が前記圧電体の面内方向の格子定数より大きい組み合わせであることを特徴とする。

下部電極が、圧電体の面内方向の格子定数より0.1〜20%だけ大である格子定数を有するペロブスカイト型の酸化物導電薄膜であるとよい。

アクチュエータの圧電体を単一配向結晶または単結晶の薄膜とすることで、半導体プロセスによる微細加工を可能にするような薄くて圧電電歪特性にすぐれた圧電体(圧電電歪膜)を得ることができる。

また、圧電体として単一配向結晶または単結晶の酸化物圧電電歪薄膜を有し、しかも下部電極との密着性が良好な積層構造を得るために、それ自体強度の高い酸化物導電薄膜を下部電極として用いるとともに、下部電極の格子定数が圧電電歪膜より大きい組み合わせを選択することで、圧電電歪膜が下部電極上に成膜される際に発生する圧縮応力を低減し、下部電極と圧電電歪膜との間の密着力の低下を防ぐ。

【発明の実施の形態】
本発明の実施の形態を図面に基づいて説明する。

図1ないし図3は一実施の形態による液体噴射ヘッドを示すもので、この液体噴射ヘッドMは、基体である本体基板部1と、複数の液吐出口(ノズル)2と、各液吐出口2に対応して設けられた複数の圧力室(液室)3と、各圧力室3にそれぞれ対応するように配設されたアクチュエータ10とから構成されており、液吐出口2は、ノズルプレート4に所定の間隔をもって形成され、圧力室3は、本体基板部(液室基板)1に、液吐出口2にそれぞれ対応するように並列して形成されている。

なお、本実施の形態では、液吐出口2が下面側に設けられているが、側面側に設けることもできる。

本体基板部1の上面には各圧力室3にそれぞれ対応した図示しない開口部が形成され、その開口部をふさぐように各アクチュエータ10が位置付けられ、各アクチュエータ10は、振動板11と、圧電電歪膜である圧電体12と、下部電極13および上部電極14とから構成されている。

圧電体12および下部電極13は、互いに格子整合性のよい単一配向結晶または単結晶の酸化物導電薄膜および酸化物圧電電歪薄膜である。

このように下部電極に酸化物薄膜を用いているため、機械的変位を繰り返して微小な亀裂が発生しても電極自身の強度が保持される。

また、下部電極である酸化物導電薄膜の面内方向の格子定数が圧電体である酸化物圧電電歪薄膜の面内方向の格子定数よりも大きい組み合わせを用いているため、下部電極に圧電電歪膜が成膜される際にかかる圧縮応力が緩和され、圧電電歪膜と電極との界面にかかる応力による密着力の低下を防ぐことができる。このようにして振動板、下部電極、圧電体、上部電極からなる積層構造の強度と密着性を大幅に向上させ、耐久性に優れたアクチュエータを実現できる。

互いに格子整合性がよく、下部電極の面内方向の格子定数が圧電電歪膜の面内方向の格子定数よりも大きい組み合わせにするためには、下部電極としてBaおよびPbを含む単一配向結晶あるいは単結晶の酸化物導電薄膜を用いるのが好ましい。

このように圧電電歪膜の下層とての下部電極に、酸化物圧電電歪薄膜に対して格子整合性のよい単一配向結晶または単結晶の薄膜を用いることで、結晶配向率の高い単一配向結晶または単結晶の酸化物圧電電歪薄膜を得ることが可能となる。

下部電極を構成するBaおよびPbを含む単一配向結晶あるいは単結晶の酸化物導電薄膜としては、例えば、単一配向結晶あるいは単結晶BaPbO3 であり、Aサイト、Bサイトにドーパントが含有されたものでもよい。ドーパントとしては、例えば、Sr、Pr、Sn、W、Nb、Ht、Zr、Tb、Gd、Eu、Sm、Am、Ndであり、ドーパント濃度は0.01%以上5.0%以下、好ましくは1.0%以上3.0%以下の範囲であるとよい。

そして、下部電極である酸化物導電薄膜として例えば格子定数4.265ÅのBaPbO3 上に、酸化物圧電電歪薄膜として例えば格子定数3.923ÅのPZTを単結晶として成膜させることができることが確認されている。

金属Ptの単結晶を下部電極として用いた場合にも単一配向結晶を得ることができるが、このときはPZTをPt上に直接成膜するのではなく、Pt上にZrを含まない層、例えばPbTiO3 を積層させた上にPZTを成膜する必要があり、アクチュエータの積層構造の層数が増えてしまう。

本実施の形態によれば、基体上に順次、振動板、下部電極、圧電体、上部電極をそれぞれ結晶配向の方位のそろった膜として成膜することで、液体噴射ヘッドの場合等には、各ノズル毎のアクチュエータの性能のばらつきが少なく、かつ密着強度の強いデバイスを得ることができ、さらに小型化に十分な圧電電歪特性および機械特性を得ることができる。また、単一配向結晶あるいは単結晶の圧電電歪膜を用いることで、アクチュエータの耐久性も向上させることができる。

下部電極である酸化物導電薄膜の膜厚は、20nmから5000nmの範囲であるとよい。酸化物導電薄膜の膜厚が20nm以下では、下部電極として十分な導電性を確保し得ない。また、5000nm以上では、酸化物導電薄膜の表面粗度が大きいため、機械的に研磨処理を施す必要があり、このとき電極の結晶性および導電性が劣化する可能性がある。

また、下部電極である酸化物導電薄膜の基板面の結晶方位が(010),(101),(110),(111)であるとよい。この酸化物導電薄膜の基板面の結晶方位が(010),(101),(110),(111)であるとき、上部に成膜される圧電電歪膜がエピタキシャル成長し、圧電電歪膜の結晶方位がそれぞれ(100),(001),(010),(101),(110),(111)となる。また、圧電電歪膜の圧電電歪特性は結晶方位が(001),(111)のときに特に良好である。

また、下部電極である酸化物導電薄膜の結晶配向率が95%以上であるとよい。結晶配向率とは、XRD(X線回折)のθ―2θ測定により膜のピーク強度比による割合である。酸化物導電薄膜の結晶配向率が95%以下のとき、5%以上の他の方位に配向した結晶あるいは異相が存在するため、良好な電気特性を阻害するばかりでなく、上部に成膜する圧電電歪膜の結晶性を劣化させる可能性がある。より好ましくは下部電極である酸化物導電薄膜の結晶配向率が98%以上であるとよい。

上記の圧電体を構成する圧電電歪膜は、Pbを含み、Zr,Ti,Ni,Nb,Mg,Zn,Scのうち少なくとも1種類の元素を含む単一配向結晶あるいは単結晶の酸化物圧電電歪薄膜であるのが望ましい。

本発明で使用する単一配向結晶あるいは単結晶の酸化物圧電電歪薄膜の物質としては以下のものが選択できる。

ここで、xおよびyは1以下の0以上の数である。例えば、PZTの場合xは0.3〜0.7で、PMNではxは0.2〜0.5で、PSNではxは0.4〜0.7が好ましく、PMN−PTのyは0.2〜0.4、PSN−PTのyは0.35〜0.5、PZN−PTのyは0.03〜0.35が好ましい。

そして、上記の圧電電歪膜の結晶配向率が90%以上であるとよい。圧電電歪膜の結晶配向率が90%以下のとき、10%以上の他の方位に配向した結晶あるいは異相が存在するため、このことがアクチュエータの圧電電歪特性を劣化させる原因となる可能性がある。

また、上記の単一配向結晶または単結晶の酸化物圧電電歪薄膜の結晶系が菱面体晶あるいは正方晶であるとよい。すなわち、単一配向結晶あるいは単結晶の酸化物圧電電歪薄膜がアクチュエータおよび液体噴射ヘッドを機能させるために十分な駆動を得られる圧電電歪特性を持つためには、その結晶系が菱面体晶あるいは正方晶である必要がある。

(実施例1、2)
実施例1、2のアクチュエータの製作手順は以下の通りである。

まず、基体である本体基板部(Si基板)にスパッタ法などで振動板を成膜した。このとき、基体を加熱し、500℃以上の温度を保持しながら、成膜することによって、振動板はエピタキシャル成長し、単結晶化あるいは単一配向することができた。同様の方法で下部電極を振動板に成膜することで、単結晶あるいは単一配向薄膜を得ることができた。さらに、同様の方法で圧電電歪膜を下部電極に成膜することで、単結晶あるいは単一配向結晶の酸化物圧電電歪薄膜を得ることができた。

次に、基体であるSi基板をウェットの異方性エッチングによって、後方から中央部を取り除き図2のアクチュエータを作製した。

実施例1のアクチュエータは下部電極材料として格子定数が約4.25ÅであるBaPbO3 を用いた。また、実施例2は下部電極材料として格子定数がBaPbO3 より若干小さいBaPbO3 にWを5%ドーピングしたBa(PbW)O3 を用いた。また、比較例1として格子定数が約3.92Åである金属のPtを下部電極として用いたものを作製した。実施例1、2および比較例1の各層の構成、膜厚は次に示す通りである。なお、( )は優先配向方向、[ ]は膜厚である。

表1より、圧電電歪膜への外部応力の種類は、下部電極としてBaPbO3 を用いた実施例1、Ba(PbW)O3 を用いた実施例2はともに引張り応力、また下部電極としてPtを用いた比較例1は圧縮応力であった。クロスカット剥離試験を行った結果、実施例1、2の下部電極として上記の酸化物導電薄膜を用いたものは剥離がなかったが、下部電極として金属を用いた比較例1では駆動のため、20V(10kHz)、φ10nmの電圧を印加すると剥離がみられた。

(実施例3、4)
実施例1、2および比較例1のアクチュエータをそれぞれ用いて図3の液体噴射ヘッドを製作し、実施例3、4および比較例2とした。

図3において、本体基板部上に積層された振動板、下部電極、圧電電歪膜、上部電極の各膜の膜厚は、前述のように、上部電極0.3μm/圧電電歪膜3μm/下部電極0.5μm/振動板2μm/基板600μmである。また、180dpiを実現するために圧力室の幅は90μm、圧力室壁の厚さは50μmとした。

アクチュエータの作製は、前述のように、Si基板である本体基板部にスパッタ法などで振動板を成膜した。このとき、基板を加熱し、500℃以上の温度を保持しながら、成膜することによって、振動板はエピタキシャル成長し、単結晶化することができた。さらに、同様の方法で下部電極を振動板に成膜することで、単結晶薄膜を得ることができた。同様の方法で圧電電歪材料を下部電極に成膜することで、圧電電歪膜を単結晶あるいは単一配向結晶とすることができた。上部電極も成膜した。
