本発明は、ICチップなどの電子部品の実装方法、この実装方法を用いた電子部品モジュールの製造方法に関するものである。

【従来の技術】
電子機器において、回路基板に対する電子部品の実装構造、および実装方法については多くのものが提案され、実用化されている。例えば、回路基板が可撓性基板の場合には、図5に示すように、リール180に巻かれたテープ状の可撓性基板9を別のリール190に巻き上げながら、可撓性基板9に形成されたパッド90に対して電子部品としてのICチップ8のバンプ80をステージ12とヘッド130との間で熱圧着してパッド90とバンプ80とを金属接合させた後、ディスペンサ140によってICチップ8と可撓性基板9との隙間にアンダーフィル用の樹脂5を充填し、次に、ベルト炉150内で樹脂5を加熱して仮硬化させる。そして、樹脂5を仮硬化した後の可撓性基板9をリール190に巻き取った後は、次に行う本硬化工程まで室温で待機させる。そして、本硬化工程では、樹脂5を仮硬化した後の可撓性基板9を巻き取ったリール190を複数本、まとめて高温槽170内で加熱し、樹脂5を本硬化させる。(特許文献1参照)

【課題を解決するための手段】
上記課題を解決するために、本発明では、可撓性基板などといった基板上に形成されたパッドに電子部品のバンプを接続するとともに、前記電子部品と基板との隙間に樹脂を充填した状態とするマウント工程と、前記樹脂を仮硬化させる仮硬化工程と、前記樹脂を本硬化させる本硬化工程とを有する電子部品の実装方法において、前記仮硬化工程を行った後、前記樹脂の硬化を休止させることなく前記本硬化工程を行うことを特徴とする。

本発明に係る電子部品の実装方法、およびこの実装方法を採用した電子部品モジュールの製造方法として、ICチップを電子部品として可撓性基板に実装してICモジュールを製造する例を説明する。

本形態のICモジュール(ICモジュール)の製造には、図1に示すように、ICチップ8(電子部品)を実装する基板として、リール状に巻かれた可撓性基板9を用いる。この可撓性基板9に形成されているパッド90は、表面にAuめっきやSnめっきが施され、ICチップ8に形成されているバンプ80の表面は、Ni、Cu、Auなどから形成されている。

このように構成した実装装置100を用いて可撓性基板9にICチップ8を実装するには、基板繰り出し部110からは、リール状に巻回された可撓性基板9が間欠的に繰り出され、それに合わせて、基板巻上げ部160では、可撓性基板9が別のリール190に巻き上げられていく。

上記形態では、可撓性基板としてテープ状のものを用いたので、テープ状の可撓性基板をそのままリール状に巻き取ることができたが、基板が剛性基板、あるいは単品サイズの可撓性基板の場合には、そのままではリール状に巻回できない。このような場合には、他の支持部材で基板を裏面側から支持し、あるいは支持部材で基板を連結してリール状に巻き上げればよい。
