レーザ照射装置は、レーザ光発生源によって発生されるレーザ光を、基板XYステージに保持される被照射物に照射する。このレーザ照射装置は、被照射物に予め設定される照射目標位置に、レーザ光を照射するために、照射位置を変化させることができるように構成される。

照射位置を変化させるための構成を備える第1の従来の技術のレーザ照射装置は、被照射物をX方向およびY方向に変位可能に保持する基板XYステージが設けられる。この第1の従来の技術のレーザ照射装置は、基板XYステージによって被照射物を変位させて照射位置を変化させることができ、このように照射位置を変化させることによって、照射目標位置と照射位置とを一致するように位置合せし、この状態でレーザ光を照射する。

【発明が解決しようとする課題】
第2の従来の技術のレーザ照射装置では、基板XYステージによる被照射物の変位によって照射位置を変化させた後、マスクステージによるマスクの変位によって照射位置を変化させているので、高い位置合せ精度での位置合せができるけれども、被照射物の変位による位置合せのための時間と、マスクの変位による位置合せのための時間とが必要となり、位置合せのための時間が長くなってしまう。

したがって本発明の目的は、高い位置合せ精度を確保したうえで、照射位置と照射目標位置とが一致するように位置合せするために要する時間を短くすることができるレーザ照射装置を提供することである。

【課題を解決するための手段】
本発明は、レーザ光を発するレーザ光発生源と、
レーザ光発生源から発せられるレーザ光が照射される被照射物が保持され、予め定める第1変位方向に変位可能に設けられ、第1変位方向に変位することによって、被照射物におけるレーザ光の照射位置が変化する被照射物保持台と、
レーザ光の経路のレーザ光発生源と被照射物との間に介在され、レーザ光発生源から被照射物に導かれるレーザ光を絞る絞り手段を保持し、予め定める第2変位方向に変位可能に設けられ、第2変位方向に変位することによって、被照射物におけるレーザ光の照射位置が変化する絞り保持台と、
被照射物保持台および絞り保持台を変位駆動する駆動手段と、
被照射物におけるレーザ光を照射すべき照射目標位置に関する照射位置情報と、被照射物保持台を駆動手段によって変位駆動させた場合の被照射物におけるレーザ光の照射位置の変化特性と、絞り保持台を駆動手段によって変位駆動させた場合の被照射物におけるレーザ光の照射位置の変化特性とに基づいて、被照射物におけるレーザ光の照射位置を変化させる場合に、被照射物保持台および絞り保持台のうちいずれの保持台を変位させるか選択し、その選択結果と照射位置情報とに基づいて、被照射物における照射目標位置にレーザ光を照射するように、レーザ光発生源および駆動手段を制御する制御手段とを含むことを特徴とするレーザ照射装置である。

図1は、本発明の実施の一形態のレーザ照射装置1が備える制御手段2の一部を示すブロック図である。図2は、レーザ照射装置1全体の構成を示すブロック図である。レーザ照射装置1は、レーザ光3を被照射物4に照射する装置であって、レーザ光3の照射によって、被照射物4に、たとえば孔を穿つ穴あけ加工など、各種の加工を施すために用いられる。さらに具体的には、たとえば被照射物としての半導体ウェハにレーザ光を照射して加工する半導体製造装置、および被照射物としてのガラス基板にレーザ光を照射して加工する液晶基板製造装置などとして、レーザ照射装置1を用いることができる。
