本発明は、半導体レーザ素子に関し、特に、光ファイバ増幅器の励起光源に適した半導体レーザ素子に関する。

【従来の技術】
光通信システムでは、光信号を増幅するために光ファイバ増幅器が使用されることがある。光ファイバ増幅器の励起光源としては、一般に、半導体レーザ素子が使用される。半導体レーザ素子の特性は、例えば、「半導体レーザ」(伊賀健一編著、応用物理学会編、オーム社、1994年)の第11章「高出力レーザとその特性」で説明されている。

半導体レーザ素子に電流を注入し、十分な反転分布が生じてレーザ発振に至ると、光出力は電流増加に対して線形的に増加していく。そのスロープ効率は、共振器損失αmと吸収損失αaを用いて、次式によって与えられる。

一般に、しきい値電流の十倍から数十倍のオーダーまで注入電流を増加させていくと、光出力はもはや増加しなくなる。半導体レーザ素子の光出力を制限する要因としては、素子の温度上昇による光出力の飽和や発光領域以外に流れるリーク電流の増加などが考えられる。

【発明が解決しようとする課題】
光ファイバ増幅器の励起用レーザ素子に要求される光出力は、100mw以上である。この光出力を得るためには、100mA以上の電流注入を必要とする。さらに高出力の励起用レーザ素子では、1A以上もの電流注入が必要となる。しかし、注入電流が大電流となると、スロープ効率の劣化が顕著になり、光出力は飽和する。このため、所望の光出力が得られない可能性がある。

そこで、この発明は、大電流が注入されても光出力が飽和しにくい半導体レーザ素子の提供を課題とする。

【課題を解決するための手段】
この発明は、1.48μm帯の出力波長を有する半導体レーザ素子を提供する。このレーザ素子は、多重量子井戸構造を有する活性層と、活性層の上に配置された上部分離閉じ込めヘテロ構造層と、上部分離閉じ込めヘテロ構造層の上に配置されたキャリアストップ層と、キャリアストップ層の上に配置された上部クラッド層と、活性層の下に配置された下部分離閉じ込めヘテロ構造層と、下部分離閉じ込めヘテロ構造層の下に配置された下部クラッド層を備えている。活性層、上部分離閉じ込めヘテロ構造層および下部分離閉じ込めヘテロ構造層は、InGaAsPから構成されている。上部クラッド層は、p型のInPから構成されている。下部クラッド層は、n型のInPから構成されている。キャリアストップ層は、上部クラッド層のp型ドーパント濃度よりも高い濃度でp型ドーパントを含むp+型のInPから構成されている。キャリアストップ層の伝導帯の下端は、上部クラッド層の伝導帯の下端よりも高い。キャリアストップ層の厚みは、5nm以上である。キャリアストップ層のp型ドーパント濃度は、1.0×1018cm−3以上である。

キャリアストップ層は、キャリアオーバーフローによって活性層から上部クラッド層へ向かう電子に対する電位障壁として機能する。したがって、キャリアストップ層は、キャリアオーバーフローによるリーク電流の上部クラッド層への侵入を抑制する。これにより、リーク電流が低減される。特に、キャリアストップ層の厚みが5nm以下であり、p型ドーパント濃度が1.0×1018cm−3以上だと、リーク電流が大きく低減される。リーク電流は半導体レーザ素子の光出力を飽和させる一要因なので、リーク電流が低減されれば、光出力は飽和しにくくなる。

【発明の実施の形態】
本発明の実施形態を説明する前に、従来技術と比較をしながら本発明の概要を説明する。

図8は、従来の1.48μm帯レーザ素子200の一例を示す斜視図である。図9は、レーザ素子200の伝導帯を示すエネルギーバンド図である。レーザ素子200の活性層10は、多重量子井戸構造を有している。活性層10の上下には、分離閉じ込めヘテロ構造(SCH)層12および14が被着されている。活性層10およびSCH層12、14は、GaInAsPから構成されている。上部SCH層12の上面には、上部クラッド層16が被着されている。下部SCH層14の下面には、下部クラッド層18が被着されている。上部クラッド層16は、p−InPから構成されている。下部クラッド層18は、n−InPから構成されている。図8の符号20および22は、それぞれp型電流ブロック層およびn型電流ブロック層である。上部クラッド層16の上面は、コンタクト層24によって覆われている。図8の符号26は絶縁層であり、符号28はp電極、符号30はn電極である。

図10に示されるように、リーク電流には、主に三つある。すなわち、(1)活性層10からのリーク電流61、(2)電流ブロック層20、22におけるリーク電流62、および(3)活性層10の両側のリークパスにおけるリーク電流63である。このうち(1)活性層10からのリーク電流61は、キャリアオーバーフローと呼ばれる現象に起因する。キャリアオーバーフローとは、活性層10に注入されたキャリアが活性層10からあふれ出てしまい、活性層10に有効に注入されずに上部クラッド16へ到達してしまう現象を指す。

本発明では、キャリアオーバーフローを抑えるために、上部SCH層と上部クラッド層との間にキャリアストップ層を設ける。このキャリアストップ層の伝導帯の下端は、上部クラッド層の伝導帯の下端よりも高い。このため、キャリアストップ層は、上部クラッド層へ向かう電子に対する電位障壁となる。これにより、上部クラッド層へ電子が流出しにくくなる。したがって、キャリアオーバーフローを抑制し、リーク電流を低減することができる。

(第1実施形態)
図1は、本発明の第1の実施形態に係る半導体レーザ素子100の構造を示す斜視図である。レーザ素子100は、1.48μm帯の出力波長を有している。したがって、レーザ素子100は、光ファイバ増幅器の1.48μm帯励起光源として使用できる。レーザ素子100の前端面2には、AR(Anti−Reflection:無反射)コートが施されている。前端面2の反対側に位置する後端面4には、HR(High Reflection:高反射)コートが施されている。レーザ素子100で生成されたレーザ光35は、前端面2から出射する。レーザ素子100の幅は、300μmであり、長さ(共振器長)は、900μmである。

レーザ素子100は、多重量子井戸−分離閉じ込め構造を有している。すなわち、レーザ素子100は、多重量子井戸(MQW)構造を有する活性層10と、その上下に配置された分離閉じ込めヘテロ構造(SCH)層12および14を有している。上部SCH層12は、活性層10の上面全体に被着されている。下部SCH層14は、活性層10の下面全体に被着されている。活性層10およびSCH層12、14は、GaInAsPから構成されている。活性層10の厚みは、50nmであり、SCH層12および14の厚みは、それぞれ30nmである。活性層10の幅は、2.0μmである。

発明者は、本実施形態におけるキャリアオーバーフロー抑制効果をシミュレーションにより確認した。図4は、一次元解析を行った結果を示すグラフである。注入電流は2Aに設定した。

図4に示されるように、キャリアストップ層15のドーパント濃度が0.3×1018cm−3のときは、キャリアオーバーフローによるリーク電流は632mAにもなる。しかし、キャリアストップ層15のドーパント濃度が1.0×1018cm−3になると、リーク電流は急激に減少する。ドーパント濃度が2.0×1018cm−3になると、リーク電流は200mA以下にまで低減される。同じドーパント濃度では、キャリアストップ層15が厚いほど、リーク電流が大きく低減される。キャリアストップ層15の厚みが20nm、ドーパント濃度が1.5×1018cm−3の場合、リーク電流は約半分に減少する。なお、ドーパント濃度が2.5×1018cm−3を超えると、ドーパント濃度を高くしてもリーク電流の低減効果はそれほど上昇しない。

発明者は、キャリアオーバーフローによるリーク電流を効果的に低減できるキャリアストップ層15の構造パラメータを特定した。すなわち、キャリアストップ層15のドーパント濃度が1.0×1018cm−3以上であり、かつキャリアストップ層15の厚みが5nm以上であれば、リーク電流を効率良く低減できる。図4に示されるように、ドーパント濃度が1.0×1018cm−3以上であると、リーク電流が大きく低減される。このリーク電流の低減効果は、キャリアストップ層15の厚みが5nm以上であれば十分に発揮される。

このように、レーザ素子100では、キャリアストップ層15がキャリアオーバーフローによるリーク電流を大きく低減する。したがって、レーザ素子100は、大電流が注入されても、その光出力が飽和しにくい。

なお、リーク電流を低減させるために、ブロック層20、22のドーパント濃度を高める手法も考えられる。この手法によれば、ブロック層からのリーク電流が低減される。しかし、この手法では、キャリアオーバーフローによるリーク電流は低減されない。したがって、ブロック層のドーパント濃度を高める場合でも、キャリアストップ層を設けることは有効である。

(第2実施形態)
第1実施形態のように、キャリアストップ層15は、上部SCH層12と上部クラッド層16の境界に配置することが効果的である。しかし、キャリアストップ層15には、p型ドーパントであるZnが高い濃度でドープされている。Znは、半導体中で拡散しやすく、約20〜30nm拡散すると言われている。Znが上部SCH層12まで拡散してしまうのは、好ましくない。そこで、第2実施形態では、上部SCH層12とキャリアストップ層15との間に中間層を配置し、キャリアストップ層15中のp型ドーパントが上部SCH層12に拡散することを防ぐ。

図5は、第2実施形態の半導体レーザ素子120の構造を示す斜視図である。図6は、レーザ素子120の伝導帯を示すエネルギーバンド図である。図5および図6に示されるように、この実施形態では、上部SCH層12の上面に中間層80が被着されている。中間層80は、真性半導体であるi−InPから構成されている。キャリアストップ層15は、中間層80の上面に被着されている。他の構成は、第1実施形態の半導体レーザ素子100と同じである。したがって、重複する説明を省略する。

中間層80が存在することにより、上部SCH層12とキャリアストップ層15との間に距離が開く。これにより、キャリアストップ層15中のZnが上部SCH層12まで拡散しにくくなる。中間層80が厚くなるにつれて、ドーパント拡散抑制効果は高まるが、その一方で、キャリアストップ層15のリーク電流低減効果は低くなる。したがって、中間層80は、ドーパントの拡散を十分に抑制できるのであれば、薄い方が好ましい。上述のように、Znは30nmにわたって拡散しうるので、中間層80の厚みは、好ましくは30nm以下である。

中間層80の厚みは、10nm以下であることが特に好ましい。中間層80の厚みが10nm以下なら十分なリーク電流遮断効果を得られることが、シミュレーションにより確認されている。発明者は、キャリアストップ層15のドーパント濃度とキャリアオーバーフローによるリーク電流との関係を、様々な厚みの中間層80について調べた。図7は、その結果を示すグラフである。図7に示されるように、ドーパント濃度が1×1018cm−3以上の場合、中間層80の厚みが10nm以下であれば、リーク電流が大きく低減される。

なお、上部SCH層12へのドーパントの拡散を防ぐため、中間層80には、ドーパントが添加されていないことが好ましい。しかし、十分に低濃度であれば、ドーパントが添加されていても、上部SCH層12への影響は少ない。したがって、中間層80は、真性半導体に限られず、弱いp型またはn型導電性を有する半導体であってもよい。

【発明の効果】
本発明の半導体レーザ素子は、適切なドーパント濃度と厚みを有するキャリアストップ層を備えているので、キャリアオーバーフローによるリーク電流を大きく低減できる。したがって、この発明の半導体レーザ素子は、大電流が注入されても、光出力が飽和しにくい。

The optical output required for the pump laser element of the optical fiber amplifier is 100 mw or more. In order to obtain this light output, a current injection of 100 mA or more is required. Further, a high-output excitation laser element requires current injection of 1 A or more. However, when the injection current becomes large, the slope efficiency is significantly deteriorated, and the optical output is saturated. For this reason, a desired light output may not be obtained.

The present invention provides a semiconductor laser device having an output wavelength in the 1.48 μm band. The laser device includes an active layer having a multiple quantum well structure, an upper isolation confinement heterostructure layer disposed on the active layer, a carrier stop layer disposed on the upper isolation confinement heterostructure layer, and a carrier stop layer. An upper cladding layer disposed over the layer, a lower isolation confinement heterostructure layer disposed below the active layer, and a lower cladding layer disposed below the lower isolation confinement heterostructure layer. The active layer, the upper isolation confinement heterostructure layer and the lower isolation confinement heterostructure layer are composed of InGaAsP. The upper cladding layer is made of p-type InP. The lower cladding layer is made of n-type InP. The carrier stop layer is made of p + -type InP containing a p-type dopant at a higher concentration than the p-type dopant concentration of the upper cladding layer. The intermediate layer is preferably made of an intrinsic semiconductor, for example, i-type InP. Since the intermediate layer itself contains no dopant, diffusion of the dopant into the upper isolation confinement heterostructure layer is further suppressed.

In this case, the diffusion of the p-type dopant is sufficiently prevented, and the leakage current is sufficiently reduced by the carrier stop layer. In the present invention, a carrier stop layer is provided between the upper SCH layer and the upper clad layer in order to suppress carrier overflow. The lower end of the conduction band of the carrier stop layer is higher than the lower end of the conduction band of the upper cladding layer. For this reason, the carrier stop layer serves as a potential barrier for electrons traveling toward the upper cladding layer. This makes it difficult for electrons to flow to the upper cladding layer. Therefore, carrier overflow can be suppressed and leak current can be reduced.

Since the semiconductor laser device of the present invention includes the carrier stop layer having an appropriate dopant concentration and thickness, the leakage current due to carrier overflow can be greatly reduced. Therefore, in the semiconductor laser device of the present invention, even when a large current is injected, the light output is hardly saturated.
