近年光通信技術の発展に伴い光制御用素子としてMEMS(Micro Electro Mechanical System)素子が注目されてきている。このような光制御用のMEMS素子は、その一部にミラー部分を有し、電圧に応じて光の反射方向を変化させることを基本としている。従って一般的に反りが少なく大面積のミラーを有するMEMS素子を簡単なプロセスで製造できることが求められている。

従来のMEMS素子として、SOIプロセスによる片持ち梁の素子が知られている。これは図8(a)に平面図、図8(b)にA−A線断面図を示すように、電極を兼ねたシリコン基板11上に酸化層の支持部12を設け、その上面に上部電極13を貼り付けた構造を有するものである。この素子はシリコン基板11と酸化層及び上部電極となる単結晶シリコンの3層構造から成る素子を上面の電極部を切削して形成し、酸化層の支持部12となる領域以外をエッチングにより取り除き、上部電極の右側にミラー14を積層することによって製造することができる。そしてMEMS素子の上部電極13と、下部電極を兼ねたシリコン基板11との間に電圧を印加することによって、静電引力が働き、上部電極13が矢印方向に傾き、光の反射角度を変えることができる。このようにSIOプロセスで製造したMEMS素子は比較的簡単なプロセスで製造が可能であり、上面は単結晶のシリコン板であるため、膜厚を厚く構成することができ、反りが少ないミラーとすることができる。

【発明が解決しようとする課題】

【発明の実施の形態】
