本発明は、太陽電池およびその製造方法に関するものである。特に、太陽電池の電極および電極の形成方法に関する。より具体的には、結晶系太陽電池の受光面電極の構造に関する。

【従来の技術】
(構成)
図10、図11を参照して、従来の太陽電池1について説明する。図10は、この太陽電池1の受光面21側から見たところである。図10におけるXI−XI線に関する矢視断面図を図11に示す。太陽電池1は、半導体基板としてp型のシリコン基板2を基材とし、受光面21となる表面近傍にn型拡散層3が形成されている。さらにその表面を覆うようにSiNまたはTiO2からなる反射防止膜4が形成されている。受光面21には銀電極による電極部8が形成されている。電極部8は、図10に示すように、幅が1.5mm程度のメイングリッド(「バスバー電極」または「接続用電極」ともいう。)8aと、幅150μm程度のサブグリッド(「フィンガー電極」または「集電用電極」ともいう。)8bとからなる。サブグリッド8bは、メイングリッド8aと直交する方向に、2mm程度の間隔で平行に配置されている。このように、幹となる線状の部分から他の方向に向かって平行な多数の枝が分岐しているパターンを以下「魚骨状パターン」というものとする。

図11に示すように、受光面21と反対側の面、すなわち裏面22には、表面近傍にp+型層であるBSF(Back Surface Field:裏面電界)層5が形成されている。さらにBSF層5のある領域を覆うようにアルミ電極6が配置されている。裏面22には、アルミ電極6に設けられた線状の隙間を埋め、アルミ電極6に一部重なるように銀電極7が形成されている。図11には表れていないが、銀電極7は裏面22において直線状または魚骨状パターンとなっている。

(製造方法)
太陽電池1は、図12に示す製造方法に従って製造される。この製造方法について以下説明する。太陽電池用の半導体基板としてのp型シリコン基板として、単結晶または多結晶の半導体インゴットからワイヤーソーなどを用いて125mm×125mmまたは155mm×155mmなどの大きさで300〜350μmの厚さに切り出す。p型のシリコン基板2をエッチング後、受光面21となるべき片方の主表面にn型ドーパントを拡散して、n型拡散層3を形成する。この結果、シリコン基板2の内部にpn接合が形成される。この受光面21の上に表面反射率を低減させるためにSiNまたはTiO2膜などの反射防止膜4を形成する。受光面と反対側の面である裏面22には、アルミ(Al)ペーストをスクリーン印刷し、150℃程度で乾燥させた後、空気中において700℃程度で焼成する。これにより、p型のシリコン基板2内部へ不純物となるAlを拡散させp+型層からなるBSF層5とアルミ電極6とを同時に形成する。次に、裏面22に銀(Ag)ペーストをアルミ電極6に一部重なるようにスクリーン印刷し、乾燥させる。一方、受光面21には銀ペーストを魚骨状パターンになるようにスクリーン印刷し、乾燥させ、酸化性雰囲気下、600℃程度で焼成する。こうして、受光面21の電極部8と、裏面22の銀電極7とが形成される。焼成時に電極部8は反射防止膜4をファイヤースルーしてn型拡散層3と接触する。電極部8および銀電極7の表面にはんだ被覆(図示省略)する。こうして太陽電池1を得る。

半導体基板内にpn接合が形成された構造である従来の太陽電池の電極部分の形成に当たっては、低コスト化の観点からスクリーン印刷法による導電性ペーストの塗布および酸化性雰囲気中での焼成が一般的である。ところで、近年、電気的特性、長期信頼性に優れた太陽電池をさらなる低コスト化のもとで生産するために、太陽電池の製造コストの中で大きな部分を占める導電性ペーストとしての銀ペーストの使用量を低減する必要性に迫られている。

図13〜図15を参照して、上述した太陽電池の製造方法における銀ペーストのスクリーン印刷工程について説明する。図13に示すように、メッシュ12および乳剤13を一体化させ、電極を形成すべき部位に対応して乳剤13を欠損させた乳剤欠損部19を有するスクリーン11を下地基板16の上面に重ねる。電極部8の印刷においては、下地基板16とはシリコン基板のことである。図14に示すように、スクリーン11の上側に導電性ペースト15を配置し、スキージ14を移動させることによって導電性ペースト15をメッシュ12の下側に向けて押し出すように塗布する。その結果、乳剤欠損部19においては、導電性ペースト15がメッシュ12を通過して下地基板16に塗布される。こうして、図15に示すように、下地基板16の表面のうち所望の領域にだけ電極部8が形成される。

ところで、メッシュ12の程度を表すパラメータのひとつとして「開口率」がある。図16にスクリーン11の一部の拡大平面図を示す。図16ではメッシュ開口部17の1つにハッチングをつけて示している。開口率とは、スクリーン11の一定面積の中でメッシュ開口部の合計面積が占める割合を示すものであり、網目状に編まれたメッシュ12の本数とワイヤの線径18とによって定まる。1インチ(約25.4mm)当たりに含まれるメッシュ12の本数を「メッシュ数」と呼ぶものとすると、たとえば、メッシュ数が165で線径が45μmのスクリーンの開口率は約50%となる。

このように製造された太陽電池1は、図17、図18に示すように、複数直列につないで使用することが一般的である。これは、電圧を上げるためであり、複数の太陽電池1間は、インターコネクタ9などの配線材料を用いて接続される。太陽電池1とインターコネクタ9との間の接続には、はんだが用いられる。裏面22におけるアルミ電極6ははんだ付けが非常に困難であるため、はんだ濡れ性が良好な銀電極7がインターコネクタ9との接続に使用される。受光面21においては、インターコネクタ9は、メイングリッド8aと接続される。インターコネクタ9は、メイングリッド8aと同程度の幅を有している。

メイングリッド8aは厚みが通常40μm程度と薄く、しかもメイングリッド8aの材料の焼成銀は銀以外の成分を含むため、純銀の抵抗率よりも1桁程度高い。これに対して、インターコネクタ9は、厚みがはんだ被覆の分も含めると200μm程度と厚く、抵抗率はほぼ純銅並みである。したがって、メイングリッド8aは実質的に、シリコン基板2とインターコネクタ9との間の接続用の電極としての役割を果たすものとなっており、一方、1つの太陽電池から実質的に電流を集めて隣の太陽電池に送る役割を果たしているのは、主にインターコネクタ9といえる。

【発明が解決しようとする課題】
上述の内容から、集電用電極であるサブグリッドと接続用電極であるメイングリッドとの主な役割は異なることがわかる。サブグリッドは太陽電池から発生した光電流をシリコン基板の表面において抵抗損失なく効率よく収集することを目的に形成されており、受光面側に形成する場合には光入射時の影とならないようにすることが好ましいため、できるだけ厚くかつ細く形成することが求められる。仮に抵抗損失および光電流損失のない理想的な状態であったとしたら、限りなく厚くかつ限りなく細くすることが望ましいが、実際には抵抗損失の問題や印刷技術の問題があるので、従来のスクリーン印刷においてサブグリッドとして形成されるものは、20μm程度の厚さで100〜200μm程度の幅を有するものが一般的である。一方、サブグリッドからの電流を集める役割を果たすのは主にインターコネクタであることから、メイングリッドは、インターコネクタへの接続用としての役割が強く、サブグリッドに比べて厚みは要求されない。メイングリッドの幅については、インターコネクタの厚みと抵抗率とから、抵抗損失と光電流損失を考慮してまずインターコネクタの最適幅が決定されるのでメイングリッドの幅もこれに合わせることが多く、1〜2mm程度の幅が一般的である。

魚骨状パターンの電極を1回の工程で形成する場合、スクリーン印刷だけでなく蒸着法やメッキ法なども採用可能である。これらの方法では、いずれもメイングリッドとサブグリッドとは同程度の厚さになる。しかし、スクリーン印刷法では、サブグリッドの幅がメイングリッドの幅の1/10程度と狭いことから、印刷時のペーストの抜け方に差が生じ、印刷条件にもよるがサブグリッドの厚さの方がメイングリッドの厚さ以下、つまり薄くなってしまうことが多い。太陽電池に用いられる材料の中で銀ペーストは最も高価な材料の一つであるのに、サブグリッドに比較して厚さの不要なメイングリッドにおいて厚みがサブグリッドより大きくなっていることは銀ペーストの無駄遣いであり、太陽電池の低コスト化を推進するにあたって大きなハードルとなっている。

本発明の目的は、電極材料の使用量を低減した太陽電池を提供すること、および、そのような太陽電池の電極部の形成を1回の工程で行うことができるような製造方法を提供することにある。

【課題を解決するための手段】
上記目的を達成するため、本発明に基づく太陽電池は、半導体基板の表裏の面のうち少なくとも一方に電極部を備える。電極部は、線状に延在するメイングリッドと、上記メイングリッドから枝分かれして線状に延在するサブグリッドとを含む。上記サブグリッドの厚さは上記メイングリッドの中央部の厚さより厚い。この構成を採用することにより、集電用電極としての役割が大きいサブグリッドにおける抵抗損失をできるだけ小さくすることができる一方、接続用電極としての役割が大きいメイングリッドでの材料使用量をできるだけ少なくすることができる。

上記発明において好ましくは、上記サブグリッドの幅が50μm以上250μm以下であり、上記メイングリッドの幅が0.5mm以上2.5mm以下である。さらに好ましくは、上記サブグリッドの厚さが上記メイングリッドの中央部の厚さの1.3倍以上である。この構成を採用することにより、抵抗損失や光電流損失の少ない良好な太陽電池特性を得ることができるとともに太陽電池製造コストの低減化が達成できる。

上記目的を達成するため、本発明に基づく太陽電池の製造方法は、開口部および上記開口部を覆うメッシュを有するスクリーンマスク上に配置された導電性ペーストに対して、スキージを移動しながら加圧することにより、上記メッシュを介して上記導電性ペーストを半導体基板の表または裏の面に転写するスクリーン印刷工程を含む太陽電池の製造方法であって、上記開口部は、線状に延在するメイングリッド用開口パターンと、線状に延在するサブグリッド用開口パターンとを含み、上記メイングリッド用開口パターンの幅は、上記サブグリッド用開口パターンよりも広く、上記メッシュの25.4mm当たりのメッシュ数が200以上であり、線径が35μm以下である。この方法を採用することにより、電極部を形成するためのスクリーン印刷工程において良好な印刷をすることができる。

【発明の実施の形態】
(実施の形態1)
(太陽電池の構成)
図1〜図4を参照して、本発明に基づく実施の形態1における太陽電池1hについて説明する。この太陽電池1hの受光面21側から見たところを図1に示す。図1におけるII−II線に関する矢視断面図を図2に示す。図1におけるZ部を拡大したところを図3に示す。さらに図3のIV−IV線に関する矢視断面図を図4に示す。図4に明らかなように、太陽電池1hにおいては、サブグリッド8bの方がメイングリッド8aより厚くなっている。太陽電池1hの他の部分の構成については、従来の太陽電池1(図10参照)と基本的に同様である。

電極部8の厚さについて具体的に説明する。太陽電池1hが、たとえば、125mm×125mmまたは155mm×155mmのサイズであるとすると、サブグリッド8bの幅が50〜250μm、メイングリッド8aの幅が0.5〜2.5mmである。これらの幅の比は約1:10のオーダーである。この幅の比率において、サブグリッド8bの厚さは、メイングリッド8aの中央部の厚さの1.3倍以上となっている。「メイングリッド8aの中央部の厚さ」とは、メイングリッド8aの中心線上における厚さのことである。なお、この電極部8は、従来の太陽電池1におけるものと同様に、低コスト化に有利な方法である、スクリーン印刷法による銀ペーストの塗布および酸化性雰囲気中での焼成によって形成されている。

(作用・効果)
この太陽電池1hでは、サブグリッド8bの厚さがメイングリッド8aの中央部の厚さよりも厚くなっているので、集電用電極としての役割が大きいサブグリッド8bにおける抵抗損失をできるだけ小さくすることができる一方、接続用電極としての役割が大きいメイングリッド8aでの材料使用量をできるだけ少なくすることができる。上述の範囲で電極部8の各部位の幅や厚さを設定したのは現行の銀ペーストのスクリーン印刷技術を考慮し、種々の実験結果より導き出されたものであり、これらの範囲設定により、抵抗損失や光電流損失の少ない良好な太陽電池特性を得ることができるとともに太陽電池製造コストの低減化が達成できる。

(実施の形態2)
(太陽電池の製造方法)
本発明に基づく実施の形態2としては、太陽電池の製造方法について説明する。この製造方法は、実施の形態1で説明した太陽電池1hを得るためのものである。発明者らは、太陽電池1hにおける電極部8のような厚みの変化をスクリーン印刷で実現するためには、スクリーンマスクの仕様が重要であるとともに、スクリーンマスクと太陽電池の設置方法、スキージの仕様、印刷速度などの条件、導電性ペーストの仕様を考慮する必要があることを見出した。そこで、本実施の形態における製造方法は、基本的に、従来の太陽電池1を得るための製造方法と同様であるが、電極部8を形成するためのスクリーン印刷工程については異なる。

図5、図6を参照して、本実施の形態における太陽電池の製造方法で採用するスクリーン印刷工程について説明する。図5は、メイングリッド8aとなるべき部分の断面図である。図5では、従来技術におけるスクリーン印刷工程(図14参照)と比較して、スクリーンのメッシュを形成するワイヤの線径を細くしメッシュ数を増やしている。たとえば、従来技術で用いていたスクリーン11では線径が45μm程度、メッシュ数が165程度であったのに対して、本実施の形態で用いるスクリーン11hでは、線径が30μm程度、メッシュ数が250程度となっている。

(作用・効果)
このように線径を細くしたことにより、メイングリッド8aとなる部分に対応する乳剤欠損部19をスキージ14が移動する際にはスクリーン11hは大きく下にたわむ。その結果、図6に示すように、メイングリッド8aの中央部の印刷厚さを従来の半分またはそれ以上に薄くできる。たとえば、メイングリッド8aの幅が1.5mm程度の場合、従来技術では中央部の厚さが30〜40μm程度であったのに対して、本発明を適用することで中央部の厚さを15〜20μm程度に薄くすることができる。

一方、サブグリッド8bに対応する部分をスキージ14が通過する様子を図7、図8に示す。図7では、サブグリッド8bに対応する乳剤欠損部19は、右に長く延びており、既にスキージ14が通過したため、導電性ペースト15が充填されている。同じ状況を、これと垂直な向きから見た断面図が図8である。図8では、スキージ14は、紙面手前から奥に向かって進行している。サブグリッド8bに対応する乳剤欠損部19も紙面手前奥方向に沿って延在している。図8に明らかなように、メイングリッド8aに対応する乳剤欠損部19に比べてサブグリッド8bに対応する乳剤欠損部19は幅が狭いので、仮にサブグリッド8bに対応する乳剤欠損部19がスキージ14の辺と平行な向きに延びていたとしても、スキージ14がサブグリッド8bに対応する部分の上を移動する際にはスクリーン11hはほとんどたわまず、印刷厚さは従来のスクリーン11による場合に比べて大きく変わらない。図9に、印刷されて形成されるサブグリッド8bの例を示す。たとえば、従来技術においてサブグリッド8bが20〜30μm程度の厚さであったものに対して、本発明を適用しても厚さは20〜30μm程度のまま維持される。

さらに、線径を細くしたことでメッシュ数を増やすことが可能となった。メッシュ数を増やしたことにより、スクリーンパターンをより精密に転写することが可能となった。この結果、150μm程度の細い線幅を有するサブグリッドであってもパターンをより正確に印刷することが可能となり、印刷かすれや印刷のにじみなどによる抵抗損失や光電流損失のない太陽電池を再現性良く製造することができるようになった。

上述のように本実施の形態では、メッシュ数を増やし線径を細くすることにより、メイングリッドの中央部の厚さを薄くすることができ、サブグリッドの印刷性向上が得られる。このことから、電極材料の使用量を低減し、太陽電池製造原価の低減化を達成できるとともに、太陽電池の高品質化が達成できる。また、そのような太陽電池の電極部の形成を1回の印刷工程で行なえるので、スクリーンの仕様変更のみで従来の製造設備はそのまま使用することができる。

(好ましい条件)
本実施の形態では、スキージの進行方向と電極部の向きとの関係は特に限定しなかったが、図1、図5、図7〜図9に矢印で示すように、スクリーン印刷方向すなわちスキージ14の移動方向を、サブグリッド8bと平行、すなわちメイングリッド8aと直交する方向にすることが好ましい。このようにすることでスキージ14がメイングリッド8aに対応するパターンの乳剤欠損部19の上に移動してきたときに、図5に示すように乳剤欠損部19でスクリーンをたわませやすくなる。したがって、サブグリッド8bよりも薄い中央部を有するメイングリッド8aを形成しやすくなる。また、サブグリッド8bの幅は150μm程度であって、これはメイングリッド8aに比べて1/10程度と狭いが、上述の方向にスキージ14を移動させることで、導電性ペースト15が狭い乳剤欠損部19を通じて下地基板16にうまく転写されるようにすることができ、印刷かすれや印刷にじみのないサブグリッド8bを形成できる。

また、本実施の形態では、スクリーンの開口率が40%以上60%以下であることが好ましい。開口率が40%より小さくなるとスクリーン印刷時のたわみが小さくなり、結果的にサブグリッドとメイングリッドとの間の厚さの差が小さくなるとともに、サブグリッド上での印刷かすれの問題が生じやすくなる。一方、開口率が60%より大きくなるとサブグリッド上での印刷にじみが生じやすくなる。したがって、スクリーンの開口率を上記数値範囲内に設定することにより、サブグリッドの厚さをメイングリッドの中央部の厚さよりも十分に厚くでき、また印刷かすれや印刷にじみのないサブグリッドを形成できる。

さらに、本発明ではスキージの移動速度が30mm/秒以上120mm/秒以下であることが好ましい。図5においてスキージ14を上記数値範囲より速く移動させると、それだけスキージ通過後にスクリーン11hが下地基板16の表面から遠ざかる速度も速くなる。そうなると、スクリーン11hを通過して下地基板16の表面にとどまる導電性ペースト15の量が多くなる。つまりスクリーンのたわみの効果が小さくなる。また、サブグリッドのような比較的細い線幅を有するパターン上では、印刷厚さや幅が不均一になりやすい。その結果、サブグリッドとメイングリッドの中央部との間の厚さの差が小さくなりやすい。逆にスキージの移動速度を上記数値範囲より遅くすることは、転写される導電性ペーストの量の減少をもたらし、これに伴って電極部8の厚さが不足しやすくなるとともに、製造工程におけるタクトタイム(製品1つ当たりの印刷時間)が延び、製造効率が悪化する。したがってスキージの移動速度を上記数値範囲内に設定することにより、サブグリッドの厚さがメイングリッドの中央部の厚さよりも十分に厚くすることができ、また正確に印刷されたサブグリッドを形成できる。

本発明のスクリーン印刷工程で使用する導電性ペーストについては、その粘度が140Pa・s以上200Pa・s以下であることが望ましい。粘度については、たとえば、リオン(株)製の回転粘度計VT−04において2号ローターを使用し測定した粘度である。粘度が上記数値範囲よりも低くなると、サブグリッドなどのようにメイングリッドと比較して細い線幅を有するパターン上では、スクリーン印刷後の印刷のにじみが生じやすくなるとともに、印刷厚さが薄くなって幅が広がってしまう。したがって、結果的にサブグリッドとメイングリッドとの間の厚さの差が小さくなりやすい。一方、粘度が上記数値範囲よりも高くなると、サブグリッドのような比較的細い線幅を有するパターン上では、スクリーン印刷後の印刷かすれが生じやすくなる。したがって導電性ペーストの粘度を上記数値範囲内に設定することにより、サブグリッドの厚さがメイングリッドの中央部の厚さよりも十分厚く、また印刷かすれや印刷にじみのないサブグリッドを形成できる。

(実施例)
以下に、本発明の具体的な実施例を説明する。

125mm×125mmの大きさで、半導体基板として厚さ330μmのp型のシリコン基板2をエッチングし、この後、のちに受光面21となるべき片側表面に900℃でリン(P)の熱拡散を行なった。こうして面抵抗値が約50Ωのn型拡散層3が形成された。その上に反射防止膜4としてプラズマCVD法により厚さ約60nmのシリコン窒化膜を形成した。次に、裏面22にアルミペーストをスクリーン印刷し、150℃で乾燥した後、IR焼成炉に入れ、空気中において700℃で焼成し、BSF層5およびアルミ電極6を形成した。さらに、裏面に銀ペーストをパターン状にスクリーン印刷し、乾燥させた。ここで、受光面21への印刷用のスクリーンとして、2種類を用意した。1つは、メッシュ数250、線径30μmのスクリーンであり、もうひとつは、メッシュ数165、線径45μmのスクリーンである。この2通りのスクリーンのうち、前者を用いた例を本発明の実施例1として、後者を用いた例を従来例として、比較実験を行なった。複数用意した基板の各受光面21に対してこれら2通りのスクリーンで銀ペーストをそれぞれ魚骨状パターンになるようにスクリーン印刷し、乾燥後、酸化性雰囲気下、600℃で2分間焼成して銀電極7および電極部8を形成した。最後に銀電極7および電極部8をはんだ層(図示省略)でコーティングすることにより、それぞれ太陽電池を得た。
