【発明の属する技術分野】
本発明は、レーザ装置、露光ヘッド及び露光装置に関し、特に、空間光変調素子を照明するのに好適な高輝度レーザ装置と、画像データに応じて空間光変調素子により変調された光ビームで感光材料を露光する露光ヘッドと、その露光ヘッドを備えた露光装置とに関する。

【従来の技術】
従来、デジタル・マイクロミラー・デバイス(DMD)等の空間光変調素子を利用して、画像データに応じて変調された光ビームで画像露光を行う露光装置が種々提案されている。例えば、DMDは、制御信号に応じて反射面の角度が変化する多数のマイクロミラーが、シリコン等の半導体基板上に2次元状に配列されたミラーデバイスであり、このDMDを用いた露光装置は、図15(A)に示すように、レーザ光を照射する光源1、光源1から照射されたレーザ光をコリメートするレンズ系2、レンズ系2の略焦点位置に配置されたDMD3、DMD3で反射されたレーザ光を走査面5上に結像するレンズ系4、6から構成されている。この露光装置では、画像データ等に応じて生成した制御信号によって、DMD3のマイクロミラーの各々を図示しない制御装置でオンオフ制御してレーザ光を変調し、変調されたレーザ光で画像露光を行っている。

上記光源1は、図29に示すように、単一の半導体レーザ7、単一のマルチモード光ファイバ8、及び半導体レーザ7から照射されたレーザ光をコリメートしてマルチモード光ファイバ8の端面に結合させる1対のコリメートレンズ9を備えた構成単位を複数個配置し、このマルチモード光ファイバ8を複数本バンドル(束ねる)したバンドル状のファイバ光源で構成されている。

通常、半導体レーザ7としては、出力30mW(ミリワット)程度のレーザが使用され、マルチモード光ファイバ8としては、コア径50μm、クラッド径125μm、NA(開口数)0.2の光ファイバが使用されている。従って、約1W(ワット)の出力を得ようとすれば、上記構成単位のマルチモード光ファイバ8を、8本×6本の合計48本、束ねなければならず、発光点の径は約1mmとなる。

【発明が解決しようとする課題】
しかしながら、従来の光源では、バンドル化した際の発光点の径が大きくなり、その結果、高解像度の露光ヘッドを構成する場合に、充分な焦点深度が得られない、という問題がある。特に、約1μmのビーム径の超高解像度露光の場合には、充分な焦点深度が得られない。また、面状の露光ビームの周辺部のビームぼけが生じてしまう。

更に、従来の露光ヘッドを高出力の露光ヘッドとして構成する際には、バンドル化する光ファイバの本数が増加し、高コスト化するだけでなく、発光点の径が大きくなって、より焦点深度が浅くなる、という問題があった。

本発明は、上記問題を解決すべく成されたものであり、本発明の目的は、高輝度のレーザ装置を提供することにある。また、本発明の他の目的は、深い焦点深度を得ることができる露光ヘッド及び露光装置を提供することにある。また、本発明の更に他の目的は、高出力で低コストの露光ヘッド及び露光装置を提供することにある。

【課題を解決するための手段】
上記目的を達成するために本発明のレーザ装置は、光ファイバの入射端から入射されたレーザ光をその出射端から出射するファイバ光源を備えたレーザ装置であって、前記光ファイバとして、コア径が均一で出射端のクラッド径が入射端のクラッド径より小さい光ファイバを用いたことを特徴としている。

本発明のレーザ装置は、光ファイバの入射端から入射されたレーザ光をその出射端から出射するファイバ光源を備えているが、この光ファイバとして、コア径が均一で出射端のクラッド径が入射端のクラッド径より小さい光ファイバを用いているので、光源の発光部径を小さくでき、高輝度化を図ることができる。

上記のファイバ光源は、例えば、単一の半導体レーザを1本の光ファイバの入射端に結合した構成のファイバ光源でもよいが、複数のレーザ光を合波して光ファイバの各々に入射させる合波レーザ光源とするのが好適である。合波レーザ光源とすることで高出力を得ることができる。また、複数のファイバ光源の光ファイバの出射端における発光点の各々をアレイ状に配列してファイバアレイ光源としたり、発光点の各々をバンドル状に配列してファイババンドル光源とすることができるが、このようにバンドル化又はアレイ化する場合にも、同じ光出力を得るためにバンドル化又はアレイ化する光ファイバの本数が少なくて済み、低コストである。更に、光ファイバの本数が少ないので、バンドル化又はアレイ化した際の発光領域が更に小さくなる。即ち、高輝度化する。

光ファイバの出射端のクラッド径は、発光点の径を小さくする観点から125μmより小さい方が好ましく、80μm以下がより好ましく、60μm以下が特に好ましい。コア径が均一で出射端のクラッド径が入射端のクラッド径より小さい光ファイバは、例えば、コア径が同じでクラッド径が異なる複数の光ファイバを結合して構成することができる。また、複数の光ファイバをコネクタで着脱可能に接続して構成することにより、光源モジュールが部分的に破損した場合等に、交換が容易になる。

本発明の露光ヘッド及び本発明の露光装置では、空間変調素子がレーザ装置からのレーザ光を変調して露光を制御するが、レーザ装置として本発明の高輝度レーザ装置を備えているので、深い焦点深度を得ることができる。更に、レーザ装置を構成するファイバ光源として複数のレーザ光を合波して光ファイバの各々に入射させる合波レーザ光源を用いた場合には、高出力を得ることができると共に、バンドル化又はアレイ化する場合にも、光ファイバの本数が少なくて済み、低コスト化を図ることができる。

空間変調素子としては、各々制御信号に応じて反射面の角度が変更可能な多数のマイクロミラーが基板(例えば、シリコン基板)上に2次元状に配列されて構成された、マイクロミラーデバイス(DMD;デジタル・マイクロミラー・デバイス)を用いることができる。また、空間変調素子を、リボン状の反射面を備え且つ制御信号に応じて移動可能な可動格子と、リボン状の反射面を備えた固定格子と、を交互に多数個並列配置して構成した1次元のグレーティングライトバルブ(GLV)で構成してもよい。更に、空間変調素子をGLVがアレイ状に配列された2次元のライトバルブアレイで構成することもできる。また、各々制御信号に応じて透過光を遮断することが可能な多数の液晶セルが基板上に2次元状に配列されて構成された液晶シャッターアレイを用いてもよい。

これら空間変調素子の出射側には、空間変調素子の各画素部に対応して設けられ且つ各画素毎にレーザ光を集光するマイクロレンズを備えたマイクロレンズアレイを配置するのが好ましい。マイクロレンズアレイを配置した場合には、空間変調素子の各画素部で変調されたレーザ光は、マイクロレンズアレイの各マイクロレンズにより各画素に対応して集光されるので、被露光面における露光エリアが拡大された場合でも、各ビームスポットのサイズを縮小することができ、高精細な露光を行うことができる。

また、レーザ装置と空間変調素子との間には、レーザ装置からの光束を平行光束にするコリメータレンズと、光軸に近い中心部の光束幅に対する周辺部の光束幅の比が、入射側に比べて出射側の方が小さくなるように、各出射位置における光束幅を変化させ、前記コリメータレンズにより平行光束化されたレーザ光の光量分布が、前記空間変調素子の被照射面において略均一になるように補正する光量分布補正光学系と、を配置するのが好ましい。

この光量分布補正光学系によれば、例えば、入射側において同一の光束幅であった光が、出射側においては中央部の光束幅が周辺部に比べて大きくなり、逆に、周辺部の光束幅は中心部に比べて小さくなる。このように、中央部の光束を周辺部へと生かすことができるので、全体として光の利用効率を低下させずに、光量分布が略均一の光で空間変調素子を照明することができる。これにより、被露光面において露光ムラが発生せず、高画質な露光が可能になる。

また、本発明の露光ヘッド及び露光装置は、空間光変調素子について、その基板上に配列された画素部の全個数より少ない個数の複数の画素部の各々を、露光情報に応じて生成した制御信号によって制御すること、即ち、基板に配列された画素部の全部を制御することなく、一部の画素部を制御することにより、制御信号の転送速度が全画素部の制御信号を転送する場合より短くなって、レーザ光の変調速度を速くすることができる。これにより、高速露光が可能になる。

なお、従来、紫外領域のレーザ光で感光材料を露光する露光装置(紫外露光装置)には、アルゴンレーザ等のガスレーザ、THG(第3高調波)による固体レーザが使用されるのが一般的あったが、装置が大型でメンテナンスが面倒であり、露光速度が遅いという問題があった。本発明の露光装置は、レーザ装置に波長350〜450nmのGaN(窒化ガリウム)系半導体レーザを用いることにより紫外露光装置とすることができる。この紫外露光装置によれば、従来の紫外露光装置に比べて、装置の小型化、低コスト化を図ることができると共に、高速且つ高精細な露光が可能となる。

また、本発明の露光装置は、光ビームで光硬化性樹脂を露光して3次元モデルを造形する光造形装置、光ビームで粉末を焼結させて焼結層を形成し該焼結層を積層して粉末焼結体からなる3次元モデルを造形する積層造形装置等に適宜応用することができる。

【発明の実施の形態】
以下、図面を参照して本発明の実施の形態を詳細に説明する。
(第1の実施の形態)
[露光装置の構成]
本発明の実施の形態に係る露光装置は、図1に示すように、シート状の感光材料150を表面に吸着して保持する平板状のステージ152を備えている。4本の脚部154に支持された厚い板状の設置台156の上面には、ステージ移動方向に沿って延びた2本のガイド158が設置されている。ステージ152は、その長手方向がステージ移動方向を向くように配置されると共に、ガイド158によって往復移動可能に支持されている。なお、この露光装置には、ステージ152をガイド158に沿って駆動するための図示しない駆動装置が設けられている。

設置台156の中央部には、ステージ152の移動経路を跨ぐようにコ字状のゲート160が設けられている。コ字状のゲート160の端部の各々は、設置台156の両側面に固定されている。このゲート160を挟んで一方の側にはスキャナ162が設けられ、他方の側には感光材料150の先端及び後端を検知する複数(例えば、2個)の検知センサ164が設けられている。スキャナ162及び検知センサ164はゲート160に各々取り付けられて、ステージ152の移動経路の上方に固定配置されている。なお、スキャナ162及び検知センサ164は、これらを制御する図示しないコントローラに接続されている。

露光ヘッド16611〜166mn各々は、図4、図5(A)及び(B)に示すように、入射された光ビームを画像データに応じて各画素毎に変調する空間光変調素子として、デジタル・マイクロミラー・デバイス(DMD)50を備えている。このDMD50は、データ処理部とミラー駆動制御部とを備えた図示しないコントローラに接続されている。このコントローラのデータ処理部では、入力された画像データに基づいて、各露光ヘッド166毎にDMD50の制御すべき領域内の各マイクロミラーを駆動制御する制御信号を生成する。なお、制御すべき領域については後述する。また、ミラー駆動制御部では、画像データ処理部で生成した制御信号に基づいて、各露光ヘッド166毎にDMD50の各マイクロミラーの反射面の角度を制御する。なお、反射面の角度の制御に付いては後述する。

DMD50の光入射側には、光ファイバの出射端部(発光点)が露光エリア168の長辺方向と対応する方向に沿って一列に配列されたレーザ出射部を備えたファイバアレイ光源66、ファイバアレイ光源66から出射されたレーザ光を補正してDMD上に集光させるレンズ系67、レンズ系67を透過したレーザ光をDMD50に向けて反射するミラー69がこの順に配置されている。

レンズ系67は、ファイバアレイ光源66から出射されたレーザ光を平行光化する1対の組合せレンズ71、平行光化されたレーザ光の光量分布が均一になるように補正する1対の組合せレンズ73、及び光量分布が補正されたレーザ光をDMD上に集光する集光レンズ75で構成されている。組合せレンズ73は、レーザ出射端の配列方向に対しては、レンズの光軸に近い部分は光束を広げ且つ光軸から離れた部分は光束を縮め、且つこの配列方向と直交する方向に対しては光をそのまま通過させる機能を備えており、光量分布が均一となるようにレーザ光を補正する。

また、DMD50の光反射側には、DMD50で反射されたレーザ光を感光材料150の走査面(被露光面)56上に結像するレンズ系54、58が配置されている。レンズ系54及び58は、DMD50と被露光面56とが共役な関係となるように配置されている。

DMD50は、図6に示すように、SRAMセル(メモリセル)60上に、微小ミラー(マイクロミラー)62が支柱により支持されて配置されたものであり、画素(ピクセル)を構成する多数の(例えば、600個×800個)の微小ミラーを格子状に配列して構成されたミラーデバイスである。各ピクセルには、最上部に支柱に支えられたマイクロミラー62が設けられており、マイクロミラー62の表面にはアルミニウム等の反射率の高い材料が蒸着されている。なお、マイクロミラー62の反射率は90%以上である。また、マイクロミラー62の直下には、ヒンジ及びヨークを含む支柱を介して通常の半導体メモリの製造ラインで製造されるシリコンゲートのCMOSのSRAMセル60が配置されており、全体はモノリシック(一体型)に構成されている。

DMD50のSRAMセル60にデジタル信号が書き込まれると、支柱に支えられたマイクロミラー62が、対角線を中心としてDMD50が配置された基板側に対して±α度(例えば±10度)の範囲で傾けられる。図7(A)は、マイクロミラー62がオン状態である+α度に傾いた状態を示し、図7(B)は、マイクロミラー62がオフ状態である−α度に傾いた状態を示す。従って、画像信号に応じて、DMD50の各ピクセルにおけるマイクロミラー62の傾きを、図6に示すように制御することによって、DMD50に入射された光はそれぞれのマイクロミラー62の傾き方向へ反射される。

なお、図6には、DMD50の一部を拡大し、マイクロミラー62が+α度又は−α度に制御されている状態の一例を示す。それぞれのマイクロミラー62のオンオフ制御は、DMD50に接続された図示しないコントローラによって行われる。なお、オフ状態のマイクロミラー62により光ビームが反射される方向には、光吸収体(図示せず)が配置されている。

DMD50には、長手方向にマイクロミラーが多数個(例えば、800個)配列されたマイクロミラー列が、短手方向に多数組(例えば、600組)配列されているが、図8(B)に示すように、DMD50を傾斜させることにより、各マイクロミラーによる露光ビーム53の走査軌跡(走査線)のピッチP1が、DMD50を傾斜させない場合の走査線のピッチP2より狭くなり、解像度を大幅に向上させることができる。一方、DMD50の傾斜角は微小であるので、DMD50を傾斜させた場合の走査幅W2と、DMD50を傾斜させない場合の走査幅W1とは略同一である。

また、異なるマイクロミラー列により同じ走査線上が重ねて露光(多重露光)されることになる。このように、多重露光されることで、露光位置の微少量をコントロールすることができ、高精細な露光を実現することができる。また、主走査方向に配列された複数の露光ヘッドの間のつなぎ目を微少量の露光位置制御により段差無くつなぐことができる。

ファイバアレイ光源66は、図9(A)に示すように、複数(例えば、6個)のレーザモジュール64を備えており、各レーザモジュール64には、マルチモード光ファイバ30の一端が結合されている。マルチモード光ファイバ30の他端には、コア径がマルチモード光ファイバ30と同一で且つクラッド径がマルチモード光ファイバ30より小さい光ファイバ31が結合され、図9(C)に示すように、光ファイバ31の出射端部(発光点)が副走査方向と直交する主走査方向に沿って1列に配列されてレーザ出射部68が構成されている。なお、図9(D)に示すように、発光点を主走査方向に沿って2列に配列することもできる。

光ファイバ31の出射端部は、図9(B)に示すように、表面が平坦な2枚の支持板65に挟み込まれて固定されている。また、光ファイバ31の光出射側には、光ファイバ31の端面を保護するために、ガラス等の透明な保護板63が配置されている。保護板63は、光ファイバ31の端面と密着させて配置してもよく、光ファイバ31の端面が窒素ガス等の不活性ガス若しくは微量の酸素ガスを含む不活性ガスで密封されるように配置してもよい。光ファイバ31の出射端部は、光密度が高く集塵し易く劣化し易いが、保護板63を配置して光密度を低下させることにより端面への塵埃の付着を防止することができると共に劣化を遅らせることができる。

この例では、クラッド径が小さい光ファイバ31の出射端を隙間無く1列に配列するために、クラッド径が大きい部分で隣接する2本のマルチモード光ファイバ30の間にマルチモード光ファイバ30を積み重ね、積み重ねられたマルチモード光ファイバ30に結合された光ファイバ31の出射端が、クラッド径が大きい部分で隣接する2本のマルチモード光ファイバ30に結合された光ファイバ31の2つの出射端の間に挟まれるように配列されている。

このような光ファイバは、例えば、図10に示すように、クラッド径が大きいマルチモード光ファイバ30のレーザ光出射側の先端部分に、長さ1〜30cmのクラッド径が小さい光ファイバ31を同軸的に結合することにより得ることができる。2本の光ファイバは、光ファイバ31の入射端面が、マルチモード光ファイバ30の出射端面に、両光ファイバの中心軸が一致するように融着されて結合されている。上述した通り、光ファイバ31のコア31aの径は、マルチモード光ファイバ30のコア30aの径と同じ大きさである。

また、長さが短くクラッド径が大きい光ファイバにクラッド径が小さい光ファイバを融着させた短尺光ファイバを、フェルールや光コネクタ等を介してマルチモード光ファイバ30の出射端に結合してもよい。コネクタ等を用いて着脱可能に結合することで、クラッド径が小さい光ファイバが破損した場合等に先端部分の交換が容易になり、露光ヘッドのメンテナンスに要するコストを低減できる。なお、以下では、光ファイバ31を、マルチモード光ファイバ30の出射端部と称する場合がある。

マルチモード光ファイバ30及び光ファイバ31としては、ステップインデックス型光ファイバ、グレーテッドインデックス型光ファイバ、及び複合型光ファイバの何れでもよい。例えば、三菱電線工業株式会社製のステップインデックス型光ファイバを用いることができる。本実施の形態では、マルチモード光ファイバ30及び光ファイバ31は、ステップインデックス型光ファイバであり、マルチモード光ファイバ30は、クラッド径=125μm、コア径=25μm、NA=0.2、入射端面コートの透過率=99.5%以上であり、光ファイバ31は、クラッド径=60μm、コア径=25μm、NA=0.2である。

一般に、赤外領域のレーザ光では、光ファイバのクラッド径を小さくすると伝搬損失が増加する。このため、レーザ光の波長帯域に応じて好適なクラッド径が決定されている。しかしながら、波長が短いほど伝搬損失は少なくなり、GaN系半導体レーザから出射された波長405nmのレーザ光では、クラッドの厚み{(クラッド径−コア径)/2}を800nmの波長帯域の赤外光を伝搬させる場合の1/2程度、通信用の1.5μmの波長帯域の赤外光を伝搬させる場合の約1/4にしても、伝搬損失は殆ど増加しない。従って、クラッド径を60μmと小さくすることができる。

[露光装置の用途]
上記の露光装置は、例えば、プリント配線基板(PWB;Printed Wiring Board)の製造工程におけるドライ・フィルム・レジスト(DFR;Dry Film Resist)の露光、液晶表示装置(LCD)の製造工程におけるカラーフィルタの形成、TFTの製造工程におけるDFRの露光、プラズマ・ディスプレイ・パネル(PDP)の製造工程におけるDFRの露光等の用途に好適に用いることができる。

更に、上記の露光装置は、レーザ照射により材料の一部を蒸発、飛散等させて除去するレーザアブレーションや焼結、リソグラフィ等の種々のレーザ加工にも使用することができる。上記の露光装置は、高出力であり、高速且つ長焦点深度での露光が可能であることから、レーザアブレーション等による微細加工に使用することができる。例えば、現像処理を行う代わりにレジストをアブレーションによりパターンに従って除去してPWBを作成したり、レジストを使用せずに直接アブレーションでPWBのパターンを形成するのに、上記の露光装置を使用することができる。また、多数の溶液の混合、反応、分離、検出などをガラスやプラスティックチップに集積したラボオンチップにおける、溝幅数十μmの微小流路の形成にも使用することができる。
