【請求項1】 (A)電子線あるいはX線の照射により酸を発生する化合物、
(B1)酸の作用により分解しうる基を有し、アルカリ現像液に対する溶解度が酸の作用により増大する分子量1000を超え、分子量3000以下の低分子溶解阻止化合物、
を含有するポジ型レジスト組成物において、
該低分子溶解阻止化合物の酸の作用により分解しうる基以外の部分に2個以上のトリフェニルメタン構造が非共役的に連結した構造を有することを特徴とするポジ型電子線またはX線レジスト組成物。
【請求項2】 該低分子溶解阻止化合物が以下の一般式(b1)で表される化合物からなる群から選択される少なくとも一種の化合物であることを特徴とする請求項1記載のポジ型電子線またはX線レジスト組成物。

一般式(b1)中、R101〜R118は、同一でも異なってもよく、水素原子、直鎖状アルキル基、分岐状アルキル基、環状アルキル基、アルケニル基を表す。
Lは、置換基を有してもよい、メチレン基を表す。
Zは、同一でも異なってもよく、水素原子、−A0、−R200−COOA0、−ArOB0である。ただし、Zのうち50モル%以上は水素原子ではない。
A0は、−C(R201)(R202)(R203)、−Si(R201)(R202)(R203)、−C(R204)(R205)−OR206を表す。
B0は、A0または−COOA0を表す。
R200は、単結合、置換基を有してもよい2価の脂肪族もしくは芳香族炭化水素基を表し、−Ar−は単環もしくは多環の置換基を有してもよい2価の芳香族炭化水素基を表す。
R201、R202、R203、R204、R205は、それぞれ同一でも異なってもよく、水素原子、直鎖状アルキル基、分岐状アルキル基、環状アルキル基、アルケニル基もしくはアリール基を表し、R206は、直鎖状アルキル基、分岐状アルキル基もしくはアリール基を表す。ただし、R201〜R203のうち少なくとも2つは水素原子以外の基であり、また、R201〜R203、及びR204〜R206のうちの2つの基が互いに結合して環を形成してもよい。
【請求項3】 (A)電子線あるいはX線の照射により酸を発生する化合物、
(B2)酸の作用により分解しうる基を有し、アルカリ現像液に対する溶解度が酸の作用により増大する分子量1000を超え、分子量3000以下の低分子溶解阻止化合物、
を含有するポジ型レジスト組成物において、
該低分子溶解阻止化合物が部分構造として以下の一般式(b2)で表される構造を3個以上含み、該構造が非共役的に連結されていることを特徴とするポジ型電子線またはX線レジスト組成物。

一般式(b2)中、R119〜R126は、同一でも異なってもよく、水素原子、直鎖状アルキル基、分岐状アルキル基、環状アルキル基、アルケニル基を表す。
Lは、置換基を有してもよい、メチレン基を表す。

【請求項4】 該低分子溶解阻止化合物が以下の一般式(b3)及び一般式(b4)で表される化合物からなる群から選択される少なくとも一種の化合物であることを特徴とする請求項3に記載のポジ型電子線またはX線レジスト組成物。

【請求項5】 (A)電子線あるいはX線の照射により酸を発生する化合物、
(B3)酸の作用により分解しうる基を有し、アルカリ現像液に対する溶解度が酸の作用により増大する分子量3000以下の低分子溶解阻止化合物
を含有し、
該低分子溶解阻止化合物が、部分構造としてビフェニル構造あるいはトリフェニレン構造を有し、該酸により分解しうる基に含有するベンゼン環以外の部分のベンゼン環総数が3個以上13個以下であることを特徴とするポジ型電子線またはX線レジスト組成物。
【請求項6】 該低分子溶解阻止化合物が、以下の一般式(Ih−1)〜(Ih−7)で表される化合物からなる群から選択される少なくとも一種の化合物であることを特徴とする請求項5記載のポジ型電子線またはX線レジスト組成物。

上記式(Ih−1)〜(Ih−7)において、R101'〜R110'、R112'〜R213'は、同一でも異なっていてもよく、水素原子、直鎖状、分岐状あるいは環状アルキル基、又はアルケニル基を表す。
R111'は、水素原子、直鎖状、分岐状あるいは環状アルキル基、アルケニル基又はフェニル基を表す。R131'とR132'とは、互いに結合して環を形成してもよい。Y'は水素あるいはメチル基を表す。同一分子中の複数のZ'は、同一でも異なっていてもよい。
Z'は、水素原子、−A0'、−R300−COOA0'又は−Ar−OB0'を表す。
ただし、上記式(Ih−1)〜(Ih−4)においてZ'の90モル%以上は水素ではない。また、上記式(Ih−5)〜(Ih−7)においてZ'の50モル%以上は水素ではない。
A0'は、−C(R301)(R302)(R303)、−Si(R301)(R302)(R303)又は−C(R304)(R305)−OR306を表す。
B0'は、−A0'又は−COOA0'を表す。R300は、単結合、置換基を有していてもよい、2価の脂肪族もしくは芳香族基を表す。
Arは、置換基を有していてもよい2価の芳香族基を表す。
R301、R302、R303、R304、R305は、同一でも異なっていてもよく、水素原子、直鎖及び分岐アルキル基、環状アルキル基、アルケニル基、アラルキル基又はアリール基を表す。
R306は、アルキル基又はアリール基を表す。R301〜R303のうち任意の2つ、あるいはR304〜R306のうち任意の2つが結合して環を形成していてもよい。
【請求項7】 (A)電子線あるいはX線の照射により酸を発生する化合物、
(B4)酸の作用により分解しうる基を有し、アルカリ現像液に対する溶解度が酸の作用により増大する分子量3000以下の低分子溶解阻止化合物を含有し、
該低分子溶解阻止化合物が、部分構造としてフルオレン構造を有することを特徴とするポジ型電子線またはX線レジスト組成物。
【請求項8】 該低分子溶解阻止化合物が、以下の一般式(Ih−8)〜(Ih−10)で表される化合物からなる群から選択される少なくとも一種の化合物であることを特徴とする請求項7記載のポジ型電子線またはX線レジスト組成物。
