A semi-conductor device 1 comprises a body 3 of one conductivity type and of low resistivity in which there are a plurality of regions 4 of the opposite conductivity type and of high resistivity. The regions 4 are all connected in parallel by means of a contact 5 comprising a common terminal 6 and contacts 7 to each of the regions. The device is of planar form, all the regions 4 being formed in one face of the body and covering 40% to 80% of that face. Each region 4 is circular in plan and has an area of between 0À01 sq. cm. and 0À15 sq. cm., their density being 5 to 50 regions per sq. cm.
