Abstract
1,129,149. Gunn effect pulse generators. STANDARD TELEPHONES & CABLES Ltd. 21 Oct., 1966 [27 Oct., 1965], No. 45459/65. Heading H3T. [Also in Division H1] Bulk instability-effect devices are provided with one or more capacitative contacts from which output pulses are obtained upon the passage of domains beneath them. Possible active materials are gallium arsenide, indium phosphide, piezo-electric semi-conductors such as cadmium sulphide, and trap-containing germanium. A suitable insulator for the deposited capacitative contacts is silicon dioxide. The devices may operate in the self-oscillation mode or may be triggered by pulses or a sinusoidal waveform superimposed on a D.C. bias applied to the ohmic electrodes. One device described has seven evenly spaced capacitative electrodes connected together so that a single input pulse will inject a group of seven pulses into the output line; a second device has two groups each of three contacts spaced along the body with the members of each group connected together so that a train of three pulses is present in each output line, there being a time delay between the groups; the third device resembles the first with the fourth and sixth contacts missing, the contacts present being connected together so that an input pulse or triggering waveform produces a pulse train coded in correspondence with the disposition of the electrodes.
