Abstract
1,120,516. Transistor switching circuits. STANDARD TELEPHONES & CABLES Ltd. 16 June, 1967 [17 June, 1966], No. 27097/66. Heading H3T. A switching circuit of the type comprising a coupling, a bipolar or a field effect transistor T 2 having its base or gate connected through resistance R 6 to a current source and its collector or drain connected through resistance, which may be inherent in the transistor, to the base or gate of an output transistor T 1 , has a further bipolar or field effect transistor T 5 connected to resistor R 6 and to the collector or drain of T 2 substantially as shown. This further transistor serves to rapidly change the capacitance of the circuit when the inputs to the emitter or emitters of T 2 block T 2 . A further increase in switching speed may be obtained by connecting a further emitter of T 3 to the collector of T 5 . The circuit may be connected in integrated form (Fig. 4b, not shown) and the multi-emitter transistor may have a shorting layer (11) beneath the collector region to lower the internal resistance of the transistor.
