A cet effet la présente invention concerne un procédé de dissipation de la chaleur émise par une puce électronique, une face active de la dite puce étant solidaire d'une première face d'un substrat présentant une pluralité de premières pistes électriques, le dit substrat étant traversé par une pluralité de trous métallisés reliant la pluralité de première pistes à au moins une pluralité de seconde pistes électriques réalisées sur sa deuxième face, la deuxième face du dit substrat étant recouverte par une couche protectrice en matériau électriquement isolant, le procédé selon l'invention étant caractérisé en ce qu'il consiste à:
- réaliser dans le substrat une pluralité de perçages traversant au
moins la couche protectrice, certains de ces perçages se prolongeant
jusqu'à la face active de la puce et formant des puits thermiques,
d'autres perçages se prolongeant au moins, jusqu'à la
première ou la seconde pluralité de pistes,
- déposer un métal conducteur dans chacun des perçages, de telle
sorte que ce métal affleure à la seconde face du substrat et,
- solidariser la seconde face du substrat à une semelle thermique, en
matériau thermoconducteur, la dite semelle étant recouverte, au moins
sur sa surface en contact avec la seconde face du substrat, d'un
matériau électriquement isolant, de telle sorte que les calories émises
par la puce électronique lors de son fonctionnement soient dissipées

On réduit ainsi la température au voisinage immédiat de la puce électronique. La troisième étape du procédé selon l'invention consiste à:
