- the diffusion barrier layer 114 is then deposited, for instance, by ALD, PVD, PECVD, or pulsed laser deposition, on the structure previously obtained, and especially on the whole of the outside surface 116 of the cap layer 108 and against side walls 118 of the release holes 110.
- ALD is advantageously carried out in the case of high conformity requirement of the diffusion barrier layer 114, and/or if the diffusion barrier layer 114 is deposited also on at least a part of the inside surface 122 of the cap layer 109 and/or on the microelectronic device 104.
- the diffusion barrier layer 114 is here also deposited in the apertures 112 and on remaining parts of the layer 107 which are arranged on the substrate 106 next to the apertures 112.
- a layer of metallic material 124 is then deposited, for instance, by PVD, on the diffusion barrier layer 114, thus plugging the release holes 110 ( Fig. 4C ).
- This step of depositing the layer of metallic material 124 is advantageously carried out under controlled atmosphere, for example, with a pressure between vacuum (typically between 10 -2 -10 -4 Pa (10 -4 and 10 -6 mbar)) and up to 10kPa (100 mbar) or more and/or with a specific gas atmosphere (typically comprising inert gas or gases like nitrogen or argon), in order to obtain this controlled atmosphere inside the cavity 102 in which the microelectronic device 104 is encapsulated.
- a pressure between vacuum typically between 10 -2 -10 -4 Pa (10 -4 and 10 -6 mbar)
- a specific gas atmosphere typically comprising inert gas or gases like nitrogen or argon
- the layer of metallic material 124 is then etched such that remaining portions of metallic material 120 form individual plugs of the release holes 110. With such portions of metallic material 120, RF coupling with the microelectronic device 104 is avoided.
- the diffusion barrier layer 114 can be used as an etch stop layer.
- the layer of metallic material 124 may be etched such that a remaining portion of this layer covers the whole of the cap layer 108, as previously described in relation with Fig. 3 .
- parts of the diffusion barrier layer 114 are etched, here to form accesses to the electrical contacts 113 located in the apertures 112.
- diffusion barrier layer 114 cover the whole cap area to avoid any diffusion from the apertures 112 and/or from the regions of the cap layer 108 next to the portions of metallic material 120.
- the method above-described is advantageously carried out at wafer level, that is carried out for making several packaging structures each similar to the packaging structure 100, on the substrate 106. A cost effective packaging process is thus obtained.
- the dimensions of the release holes 110 in the plane of the outside surface 116 of the cap layer 108 (parallel to the plane (X,Y)), are high, for instance, above 2 ⁇ m (for instance, in order to etch the sacrificial material 126 if this portion of sacrificial material has large dimensions), it is possible to deposit an intermediate layer, called pinching layer, at least on a part of the side walls 118 of the release holes 110 in order to reduce the dimensions of the release holes 110 before the deposition of the diffusion barrier layer. For instance, if the initial dimensions of the release holes 110 are equal to around 2 ⁇ m, such intermediate layer can reduce these dimensions to around 1 ⁇ m.
- the diffusion barrier layer 114 is then deposited on the intermediate layer and the metallic material plugging the holes is then formed above the release holes 110 which comprise reduced dimensions compared to their initial dimensions.
- Such intermediate layer comprises a non-metallic material, e.g., an oxide like SiO 2 , and has a thickness between about 1 ⁇ m and 3 ⁇ m according to the conformity of the deposited material.
- Fig. 5 represents one release hole 110 with such intermediate layer 128 covering a part of the side walls 118 and deposited on the cap layer 108.
- a getter material can be added in the cavity 102.

Claims (9)
- Packungsstruktur (100), umfassend:- mindestens einen hermetisch abgedichteten Hohlraum (102), in dem mindestens eine mikroelektronische Vorrichtung (104) angeordnet ist, wobei der Hohlraum (102) zwischen einem Substrat (106) und mindestens einer Deckschicht (108), durch die mehrere Auslasslöcher (110) gebildet sind, gebildet ist,- mindestens eine Diffusionsbarriereschicht (114), die mindestens ein nichtmetallisches Material, bei dem es sich um ein Keramikmaterial und/oder ein Oxidmaterial handelt, umfasst, auf der Deckschicht (108) angeordnet ist und mindestens um die Auslasslöcher (110) herum eine Diffusionsbarriere gegenüber einer Atmosphäre außerhalb des Hohlraums (102) bildet,dadurch gekennzeichnet, dass sie ebenfalls mehrere getrennte Abschnitte aus metallischem Material (120) so umfasst, dass jeder auf der Deckschicht (108) oberhalb und um eines der Auslasslöcher (110) herum angeordnet ist und einen eigenen und hermetisch dichten Stopfen für das eine der Auslasslöcher (110) bildet,wobei die Diffusionsbarriereschicht (114) zwischen der Deckschicht (108) und den Abschnitten aus metallischem Material (120) angeordnet ist, und wobei Teile der Diffusionsbarriereschicht (114) nicht von den Abschnitten aus metallischem Material (120) bedeckt sind.
- Packungsstruktur (100) nach Anspruch 1, wobei die Diffusionsbarriereschicht (114) die Gesamtheit einer Außenfläche (116) der Deckschicht (108) bedeckt und/oder Seitenwände (118) der Auslasslöcher (110) bedeckt und/oder mindestens einen Teil einer im Hohlraum (102) angeordneten Innenfläche (122) der Deckschicht (108) bedeckt.
- Packungsstruktur (100) nach einem der vorstehenden Ansprüche, wobei eine Dicke der Diffusionsbarriereschicht (114) zwischen 10 nm und 100 nm beträgt.
- Packungsstruktur (100) nach einem der vorstehenden Ansprüche, die weiter eine Zwischenschicht (128) umfasst, welche mindestens einen Teil von Seitenwänden (118) der Auslasslöcher (110) bedeckt und, wenn die Diffusionsbarriereschicht (114) ebenfalls die Seitenwände (118) der Auslasslöcher (110) bedeckt, mindestens ein Teil der Zwischenschicht (128) zwischen den Seitenwänden (118) der Auslasslöcher (110) und der Diffusionsbarriereschicht (114) angeordnet ist.
- Verfahren zum Packen von mindestens einer mikroelektronischen Vorrichtung (104) in mindestens einen hermetisch abgedichteten Hohlraum (102), das mindestens die folgenden Schritte umfasst:- Herstellen des Hohlraums (102) zwischen einem Substrat (106) und mindestens einer Deckschicht (108) so, dass ein Opfermaterial (126) und die mikroelektronische Vorrichtung (104) im Hohlraum (102) und zwischen dem Substrat (106) und der Deckschicht (108) angeordnet werden,- Ätzen des Opfermaterials (126) durch mehrere durch die Deckschicht (108) hergestellte Auslasslöcher (110) hindurch,
dadurch gekennzeichnet, dass es ebenfalls umfasst:- Herstellen mindestens einer Diffusionsbarriereschicht (114) auf der Deckschicht (108), die mindestens ein nichtmetallisches Material, bei dem es sich um ein Keramikmaterial und/oder ein Oxidmaterial handelt, umfasst und mindestens um die Auslasslöcher (110) herum eine Diffusionsbarriere gegenüber einer Atmosphäre außerhalb des Hohlraums (102) bildet,- Herstellen mehrerer getrennter Abschnitte aus metallischem Material (120) so, dass jeder auf der Deckschicht (108) oberhalb und um eines der Auslasslöcher (110) herum angeordnet ist und einen eigenen und hermetisch dichten Stopfen für das eine der Auslasslöcher (110) bildet, so, dass die Diffusionsbarriereschicht (114) zwischen der Deckschicht (108) und den Abschnitten aus metallischem Material (120) angeordnet ist, und so, dass Teile der Diffusionsbarriereschicht (114) nicht von den Abschnitten aus metallischem Material (120) bedeckt sind. - Verfahren nach Anspruch 5, wobei die Diffusionsbarriereschicht (114) auf der Gesamtheit einer Außenfläche (116) der Deckschicht (108) und/oder an Seitenwänden (118) der Auslasslöcher (110) und/oder an mindestens einem Teil einer im Hohlraum (102) angeordneten Innenfläche (122) der Deckschicht (108) abgeschieden wird.
- Verfahren nach einem der Ansprüche 5 oder 6, wobei das Herstellen der Abschnitte aus metallischem Material (120, 124) umfasst:- Abscheiden einer Schicht aus dem metallischen Material (124) mindestens auf der Diffusionsbarriereschicht (114) und oberhalb der gesamten Deckschicht (108) und der Auslasslöcher (110), und- Ätzen der Schicht aus dem metallischen Material (124) so, dass verbleibende Abschnitte der Schicht aus dem metallischen Material (124) den Abschnitten aus metallischem Material (120) entsprechen.
- Verfahren nach Anspruch 7, wobei das Ätzen der Schicht aus metallischem Material (124) unter Verwendung der Diffusionsbarriereschicht (114) als Ätzstoppschicht ausgeführt wird.
- Verfahren nach einem der Ansprüche 5 bis 8, das zwischen dem Ätzen des Opfermaterials (126) und dem Herstellen der Diffusionsbarriereschicht (114) weiter das Abscheiden einer Zwischenschicht (128) umfasst, die mindestens einen Teil von Seitenwänden (118) der Auslasslöcher (110) bedeckt, und, wenn die Diffusionsbarriereschicht (114) ebenfalls an den Seitenwänden (118) der Auslasslöcher (110) abgeschieden wird, mindestens ein Teil der Zwischenschicht (128) zwischen den Seitenwänden (118) der Auslasslöcher (110) und der Diffusionsbarriereschicht (114) angeordnet wird.
