- This ion probe is intended to form structures of nanometric size by controlled ion irradiation.
- the geometrical shape (size), the pace (more or less rapid decrease in the number of particles when one moves away from the central axis of the beam) as well as the spherical character of the distribution in the ion probe at the level of the target are preponderant. At a scale of a few nanometers, the problems are all the more complicated.
- the methods proposed here are intended to allow a fast and very accurate adjustment of the profile of this ion probe in manual mode (requiring the intervention of users), automatic (no need for intervention) or semi-automatic.
- the device for generating the beam comprises electrostatic deflectors intended to deflect this beam, and that the particular electrostatic optical system 14 of FIG. 1 contains unrepresented scanning electrodes which form the electrostatic deflectors. .
- the markers are formed not by scanning the surface of the target by the ion probe but only by moving this target, the central axis of the etching ion beam being held fixed.
- a MIB image of the structures thus produced then makes it possible, after digitization of this image, to adjust the gain of the amplifier stage of the device for generating the beam so that a digital weight of 1 or a few bits corresponds to a known displacement. (of a number of nanometers) at the sample level.
- the calibration of the scanning field is then performed with laser interferometry measurement technique, the most efficient technique known to date for measuring relative displacements, a technique that is also used by the National Bureau of Measurements.

In addition, this point source of ions is preferably a LMIS, that is to say a source of liquid metal ions (in English "liquid metal ion source").

- [1] International Application PCT / FR 95/00903, International Publication Number WO 96/02065, invention of Jacques Gierak and Gérard Ben Assayag, corresponding to US Pat. No. 5,936,251.
The source described in this document [1] is an example of a source that can be used in the present invention.
A device for generating an ion beam, comprising a source of liquid metal ions and an asymmetrical three-element electrostatic lens system, is known from the following document: - [2] US-A-4,426,582, invention of JH Orloff and LW Swanson.
The device known from document [2] has a drawback: it does not make it possible to separate the extraction function of ions from the ion acceleration function.
In addition, ion beam generation devices are known in which an ion source, a diaphragm and electrostatic focusing lenses are aligned by appropriate displacements of the ion source and the diaphragm.
These known devices, called FIBs and producing focussed ion beams (in English "focused ion beams"), do not allow the manufacture of nano-structures of good quality, sizes smaller than 50 nm.
In addition, a device for adjusting the shape of a focused ion beam is known from the following document: - [3] US-A-4,704,526, invention of H. Kyogoku and T. Kaito (Seiko Instruments and Electronics Ltd.).
The control technique known from this document [3] is only a transposition of the control technique conventionally used in scanning electron microscopy or in electron beam lithography.
Such a technique is not usable in the nanoscale.
In addition, this known technique requires the prior realization of costly and fragile calibration markers that are not reusable.
The present invention aims to overcome the above disadvantages.
Unlike the device known from document [2], the device that is the subject of the invention makes it possible to separate the function for extracting ions from the ion acceleration function.
In addition, the invention uses a technique of aligning a diaphragm and electrostatic lenses along a mechanically perfect optical axis, a technique that leads to performances well above those allowed by the known FIB devices mentioned above: The present invention enables the manufacture of good quality nano-structures of sizes smaller than 50 nm.
Precisely, the subject of the present invention is a device for generating an ion beam, this device being characterized in that it comprises an ion source, a means for extracting ions emitted by the source, means for accelerating the ions thus extracted, a means for selecting the ions thus accelerated and an electrostatic optics system for focusing the ions thus selected along a first axis, and in that the device further comprises a means of variation the distance between the ion source and the ion extraction means, said distance being counted along a second axis which is parallel to the first axis and constitutes the axis of the ion beam emitted by the source.
According to a preferred embodiment of the device which is the subject of the invention, the ion source is a point source of ions.
Preferably, this point source of ions is a source of liquid metal ions.
According to a preferred embodiment of the invention, the means for extracting ions and the means for of ion acceleration are independent of each other and controlled separately from one another by application of respective respective potentials.
Preferably, the ion selection means comprises means for selecting a diaphragm from a plurality of diaphragms and positioning the selected diaphragm on the first axis.

The extraction and acceleration system 4 used in the device of FIG. 1 is original because of its geometry. The electrode 6 for extracting the
Il est réalisable par l'homme du métier (et consiste par exemple en un moyen mécanique à base de tige filetée).To do this, a means is used for moving the extraction electrode 6 relative to the source 2 (or the source relative to this electrode). This moving means is symbolized by the arrow F of FIG. 1. It can be realized by those skilled in the art (and consists for example of a mechanical means based on a threaded rod).
In addition, the extraction electrode 6 and the
The extraction and acceleration system 4 is also original in its characteristics optics. In operation, a potential V1 is applied to the source 2 and a potential V2 to the extraction electrode 6. When the difference V1-V2, equal to V0, is of the order of 10 kV, an ion beam Ga + having an angular density of the order of 20 μA per unit of solid angle (at the Z axis of the beam, forming a central axis of revolution) is emitted.
If V0 is increased to about 17 kV, the angular density measured under the same conditions reaches about 80 μA / steradian.
The system thus makes it possible to significantly increase the useful brilliance of an LMIS, which is one of the crucial points for the application of the FIB technique to nano-fabrication.
The extraction and acceleration system 4 is also original because of its operating characteristics which allow an improved exploitation of the operation of the source 2.
The emission of the ions is controlled by a first high voltage supply (not shown) which is specifically optimized to regulate the ion beam current emitted by the source 2. The value of this current is slaved by a negative feedback. using an optimized analog device to have fast response dynamics. This servocontrol is obtained by modifying the value of the potential applied to the source 2 around a value to maintain ion emission by field evaporation (of the order of 10 9 V / m).
It is specified that the current emitted can be known thanks to a micro-ammeter which is placed in the power supply for polarizing the tip of the source. Alternatively, to know this current, it is possible to measure the current that strikes the
The final energy of the ions is obtained by bringing the

This
Also defined in Figures 1 and 2 is an axis Y which is perpendicular to the axis X and the Z axis, the latter being parallel to the axis Z1.
The optical
Unlike all known optical aperture selection systems, this system used in the device of Figure 1 is not intended to allow alignment between a source, a diaphragm and electro-static lenses where the means movable to be "centered" along the X axis and the Y axis are the diaphragm and the ion source. Such a known system in fact only allows to have several easily interchangeable diaphragms, having different sizes or the same size.
In the case of the device of Figure 1, the centering of the essential elements of the electrostatic
This has the main advantage of limiting the optical aberrations induced by the decentering defects. These defects constitute the experimental limit of all known electrostatic optical systems.
In order to be able to replace the diaphragm 40 (FIG. 1) and position the replacement diaphragm along the X axis with an uncertainty less than one-tenth of a micrometer, a prior calibration of the absolute position, according to X, of the center of each diaphragm is necessary . A control on a bench of the kind of optical control benches allows to know precisely the position of the different diaphragms.
The only adjustment actually necessary in the case of the device of Figure 1 consists of a displacement of the

- defining with the best possible accuracy a single optical axis passing through the center of the input diaphragm of the electrostatic optical system and the center of the various electrodes (not shown) defining the two electrostatic lenses, and
- allow a very fast change in the optical aperture setting of the focused ion column.
It should be noted that the fact of having several diaphragms makes it possible to have a greater possibility of adjustment of the electrostatic optical system and also to space out the interventions intended for the maintenance of the device.
Processes, particularly methods for focusing and adjusting the size of an ion beam nano-fabrication writing field, are now considered. focused. These methods are important for efficient automation of nano-fabrication by FIB, but they are not covered by the claims.
The methods that are explained below are intended to solve the fundamental problem of adjusting the parameters of an ionic column providing an ion probe (focused ion beam that is sent to a target) at the same time. a dozen nanometers.
This ion probe is intended to form structures of nanometric size by controlled ion irradiation.
The geometrical shape (size), the pace (more or less rapid decrease in the number of particles when one moves away from the central axis of the beam) as well as the spherical character of the distribution in the ion probe at the level of the target are preponderant. At a scale of a few nanometers, the problems are all the more complicated.
The methods proposed here are intended to allow a fast and very accurate adjustment of the profile of this ion probe in manual mode (requiring the intervention of users), automatic (no need for intervention) or semi-automatic.
- the focusing (concentration) of the ion beam under the action of the electro-static lenses (which the beam generating device comprises), at the level of a target or a sample, in a spot (impact) of nanometric dimensions,
- correction of sphericity defects of the incident ion probe, and
- calibration of the writing field (field addressable by the beam under the action of electrostatic deflectors) on the surface of the target, so as always to know precisely the position relative to a few nanometers.
It is specified that the device for generating the beam comprises electrostatic deflectors intended to deflect this beam, and that the particular electrostatic
Considérons les problèmes à résoudre.Consider the problems to solve.
- The sputtering effect induced by the energetic ions which bombard the target leads to the destruction in the more or less long term of the calibration structures (generally gold markers on silicon) which are conventionally used, for example, in laser beam lithography. electrons. In addition, calibrated structures of a few tens of nanometers are difficult to manufacture, very fragile and especially expensive.
- The duration of use of the ion beam can reach several hours, which makes it necessary to periodically check the characteristics of this ion beam to limit the influence of drifts and transient instabilities.
- The reduced working distances, which are necessary to obtain a geometrical magnification of the source spot smaller than 1, reduce the usable depth of field accordingly. In addition, some samples have patterns of heights that are very different from each other, so that these patterns are not all located at the ideal focal length.
- In the latter case, an ion that falls on such a sample at the optical axis travels a much shorter path than another ion that has been deviated several millimeters from this axis. This difference in optical path causes the appearance of defects or aberrations. To limit these aberrations to an acceptable value, the write size is limited in a field of the order of one hundred micrometers. Thus, without ancillary device, the nano-fabrication technique by FIB can form only small elementary patterns.
- When an ultra-precise displacement of the sample is used, the possibility of connecting several elementary substructures to define a larger pattern appears. But this remains subordinate to a rigorous calibration of the size of the elementary writing field by FIB. Indeed, a correspondence as perfect as possible between coordinates of the points defined within a scan field and the displacement coordinates of the platen that carries the sample is necessary.
All this is complex because the scanning of the ion probe is obtained using a CAD generator (computer-aided design) of the digital / analog genre while the platen bearing the sample is, in turn, driven by a specific and independent interface. It should also be noted that any variation in the distance between the sample and the ion column, the energy of the ions or the nature of the ions changes the magnitude of the scanning field amplitude.
A fast, very accurate and automated process for calibrating the optical system of an ion column is proposed, using the property of heavy incident ions, such as gallium ions or other metals, for example. aluminum, to locally burn the target they hit.
With this method, the same ion beam generation device is able to form its own calibration marks and then to check them in complete autonomy. - It is first proposed to use the erosion effect of the incident ion beam, generated by an ion beam generation device, to etch a simple structure, in a predetermined pattern by CAD, for example square type, single hole ("spot") or cross, in a "sacrificed" area of the sample. After engraving by FIB, this structure is then imaged by the same device that is then operated in MIB or Scanning Ion Microscopy mode, under the same conditions, without any modification, by simply collecting the secondary electrons that result from scanning the surface of the sample by the ion beam. The image of the MIB obtained is digitized and, in this digitized MIB image, corresponding to the structure actually engraved, it is then possible to superimpose the digitized initial predetermined pattern (square, hole or cross, for example) and to differentiate (from numerically) both images. In the case of a square-type pattern for example, it is then possible to detect a fault resulting from poor focusing and then remedy by increasing step by step the focusing effect of the lenses provided with the beam generating device. The process can be automated for different magnifications and repeated step by step, until the scanned MIB image and initial pattern coincide perfectly.
- The same effect of erosion can also be used to correct a possible defect of "sphericity", also called lack of astigmatism, at the level of the spot of the incident ions. In this case, the drilling of a single hole of the order of 10 to 20 nm makes it possible very quickly to obtain, in a few tenths of a second, a faithful image of the impression of the ion probe. If an elliptical shape of the spot is highlighted, always by comparison with an "ideal" image of reference (circular image), and according to the orientation of the ellipse obtained, it is possible to triggering a procedure of iterative corrections and tests, until the satisfactory decision criterion, established by the users, makes the used computer system leave this sequence (preferably automatic).
- The calibration of the size of the write field by FIB is the last crucial point that can be implemented, preferably automatically, with a method according to the invention. This method consists first of all in engraving lines (network of parallel lines or network of crossed lines) having a known length with very little uncertainty. To do this, the ion beam is maintained in "spot" mode and does not scan the surface of the sample while the latter is moved through the plate that supports this sample, the measurement of the displacements of this sample. platinum being performed by laser interferometry. In this case, the mechanical accuracy can go down to a few nanometers (of the order of 10 nm to 5 nm).
In this case, the markers are formed not by scanning the surface of the target by the ion probe but only by moving this target, the central axis of the etching ion beam being held fixed. A MIB image of the structures thus produced then makes it possible, after digitization of this image, to adjust the gain of the amplifier stage of the device for generating the beam so that a digital weight of 1 or a few bits corresponds to a known displacement. (of a number of nanometers) at the sample level. The calibration of the scanning field is then performed with laser interferometry measurement technique, the most efficient technique known to date for measuring relative displacements, a technique that is also used by the National Bureau of Measurements.
