- the one with her Free ends opposite spring tongues can mesh in an advantageous manner, so that the projecting movable contact not only at its rear End, but at least also on one side the surface of the anchor spring tongue can be connected.
- the special design depends on whether a normally open contact or a bridge contact should be created.
- Silicon is preferably used as the base substrate, the carrier layer for the spring tongues as a silicon layer with the interposition of the required functional and insulating layers deposited or bonded and is etched free in the corresponding work steps.
- the base substrate but can also consist of glass or ceramic; these materials are much cheaper than Silicon. Kermaik, however, requires an additional surface treatment, around that required for the relay structures to get a smooth surface.
- the spring tongue can be made of deposited polysilicon, for example or recrystallized polysilicon or as an exposed doped silicon layer of a bonded on Silicon wafers are present. This layer can be caused by epitaxy or diffusion can be produced in a silicon wafer.
- a deposited one can also be used Layer of a spring metal, such as nickel, a nickel-iron alloy or of nickel with other additives become. Other metals can also be considered; it is important that the material has good spring properties and a shows little fatigue.

Manufacturing processes are basically from the
In all these known relays with a micromechanical structure is a relatively high manufacturing effort required as two substrates, namely on the one hand a base substrate with the base electrode and the fixed contact and on the other hand, an armature substrate with the armature spring tongue, the Machined armature electrode and the movable contact separately and need to be connected. In addition to the mentioned Main functional elements of the two substrates are further coating and etching processes required, for example for insulating layers, supply lines and the like. So both substrates have to do all of these required complex processes to be subjected before with their main functional layers facing each other can be connected. Because the switching elements also protect against environmental influences is usually to be protected additional cover part required as a closing element, without that this must be discussed in more detail.
To simplify production, it would be desirable if all functional elements of the relay on a substrate of one Side could be formed. It is fundamental conceivable, a spring tongue with a movable contact and a fixed contact element on one and the same Form substrate, with about the fixed contact and the movable Contact can be made one above the other and wherein by etching away a so-called sacrificial layer, the contact distance can be formed. Basically one is Arrangement known from US-4,570,139. With that one However, the micromechanical switch is below the armature spring tongue created an undefined cavity, that for the formation of an electrostatic drive is not suitable. That is why the switch there is provided, both the armature spring tongue and the fixed contact each with a magnetic layer and to operate the switch via an external magnetic field. With such a magnetic field can also be relative small contact distance with the sacrificial layer technique between the moving contact and the rigid fixed contact can be achieved, the necessary contact force is generated. However, there is an additional facility for this of the magnetic field, for example a coil, is required that takes up a lot more space than you need for certain Use cases for a micromechanical relay available Has.
The aim of the present invention is to provide a micromechanical To further develop relays of the type mentioned at the outset in such a way that even with the electrostatic drive larger contact forces can be generated, but with the functional elements of the relay on the base substrate by machining can be created from one side.
According to the invention this goal is achieved in that the at least one fixed contact on a fixed contact spring tongue is arranged facing the anchor spring tongue like these are tied on one side to a carrier layer and at rest is elastically curved away from the base substrate, and that the at least one movable contact on the free End of the anchor spring tongue projecting over this and the Fixed contact is overlapping.
The invention thus differs from the previous ones Proposals for micromechanical relays and switches also the Fixed contact no longer rigidly arranged on the base substrate, it sits on one like the moving contact curved spring tongue, which creates an additional switching path can be achieved. The movable contact sits on the armature tongue and overlaps the fixed contact. Due to the pre-curvature of the two spring tongues facing each other can be so when switching from the beginning of the contact to End position of the armature sufficient overtravel for generation achieve the desired contact force. This effect is achieved even if the anchor spring tongue is formed on a base substrate using the sacrificial layer technique only a relatively small free space below the anchor can be created by which the anchor is stretched over its Position out when tightening to the counter electrode only experiences a small overrun of its own.
The production is particularly favorable when both Anchor spring tongue as well as the fixed contact spring tongue from the same carrier layer are formed and thus in one and same etching process can be produced. The one with her Free ends opposite spring tongues can mesh in an advantageous manner, so that the projecting movable contact not only at its rear End, but at least also on one side the surface of the anchor spring tongue can be connected. The special design depends on whether a normally open contact or a bridge contact should be created.
Silicon is preferably used as the base substrate, the carrier layer for the spring tongues as a silicon layer with the interposition of the required functional and insulating layers deposited or bonded and is etched free in the corresponding work steps. The base substrate but can also consist of glass or ceramic; these materials are much cheaper than Silicon. Kermaik, however, requires an additional surface treatment, around that required for the relay structures to get a smooth surface. The spring tongue The carrier layer can be made of deposited polysilicon, for example or recrystallized polysilicon or as an exposed doped silicon layer of a bonded on Silicon wafers are present. This layer can be caused by epitaxy or diffusion can be produced in a silicon wafer. In addition to this silicon structure, a deposited one can also be used Layer of a spring metal, such as nickel, a nickel-iron alloy or of nickel with other additives become. Other metals can also be considered; it is important that the material has good spring properties and a shows little fatigue.

die bereits erwähnte Zugspannungsschicht 61.To optimize the switching characteristic, it is advisable to
to bend the anchor spring tongue in sections only, like this

hergestellt. Der weitere Aufbau erfolgt gemäß Figur 1.
So werden die verschiedenen Funktionsschichten, nämlich eine
Isolationsschicht zwischen Lastkreis und beweglicher Antriebselektrode,
gegebenenfalls eine zusätzliche Zugspannungsschicht
und die erforderlichen Lastkreisleiterbahnen abgeschieden.
Außerdem werden die beschriebenen Kontakte mit
der zwischenliegenden zweiten Opferschicht sowie eventuell
erforderliche Passivierungsisolationen für die Leiterbahnen
erzeugt. To implement the layer arrangement described and illustrated
various methods known per se can be used.
Figure 9 shows the basic layer structure

strukturierten Federzungen erzeugen. Der weitere Aufbau erfolgt
analog zu Figur 9 bzw. Figur 1.As already mentioned at the beginning, other materials can also be used

Lost-Wafer-Technik. Diese
soll anhand von Figur 11 kurz geschildert werden. In diesem
festbondet. Another possibility for the generation of the functional layers
of the relay is the so-called lost wafer technology. This
is to be briefly described with reference to Figure 11. In this
In this case, two original substrates are used, however

Figur 6 bereits beschrieben.
strukturiert. Soweit zusätzliche Schichten zur Passivierungsisolation
erforderlich sind, geschieht dies nach dem Erfahrungswissen
des Fachmanns. Finally, the structuring also takes place in this example
the load circuit elements analogous to additive technology, such as
already described with reference to FIG. 1 and FIG. 6. It will

Eine weitere Möglichkeit zur Erzeugung der erfindungsgemäßen
Struktur besteht im Einsatz eines sog. SOI-Wafers (silicon-on-insulator).
In Figur 12 ist ein solcher SOI-Wafer als
Halbzeug dargestellt.
Another way of generating the invention
The structure consists in the use of a so-called SOI wafer (silicon-on-insulator).
Such an SOI wafer is shown in FIG
Semi-finished product shown. The difference to the structure according to the figure
9 is that the individual layers in this case
are not subsequently deposited on the substrate, but
rather that such an SOI wafer is a semi-finished product
has prefabricated layer structure, being on the
angelegt, also gemäß Figur 2 an das Basissubstrat 1,
The function of the relay results from the structure described. A control voltage U s is applied to the electrodes via corresponding connection elements for actuating the relay, that is to say according to FIG. 2 to the
It is also clear to the person skilled in the art that the in the drawing structure shown in a suitable manner installed in a housing is protected so that the contacts against environmental influences are. It should also be mentioned that several are shown Switching units on one and the same substrate side by side and in a common housing to form a multiple relay can be arranged.
