Definitions
- thermoelectric conversion of heat into electrical energy is an important task in solid state physics.
- the progress achieved so far has been achieved primarily through the creation of semiconductor thermocouples.
- the decisive parameter for the efficiency of thermoelectric materials is the "effectiveness" is. It is the square of the differential thermal force ⁇ [ ⁇ V / ° K] divided by the product of spec. Thermal conductivity and the spec. el. resistance ⁇ [ ⁇ cm].
- the product of the effectiveness ⁇ and the absolute temperature T is a dimensionless number: the working factor A.
- the thermocouple can be optimally designed (ie if the electrical resistances of both legs behave in reverse to the corresponding thermal resistances) write for the work factor: with the LORENZ numbers
- the spec. electrical resistance ⁇ should actually be as small as possible to achieve maximum effectiveness. So that the differential thermal force does not decrease too much, the charge carrier concentration may at most be at the limit for degeneracy. Due to this optimal concentration of the charge carriers, the differential thermal force ⁇ and the spec. el. resistance ⁇ fixed. For an enlargement of A there is only the possible reduction of the specific heat conduction ⁇ - more precisely, the lattice portion remaining. This way of improving A has been practically exploited in the past through the installation of interference centers and through mixed crystal formation. A further improvement in A and thus the thermoelectric efficiency of converting heat into electrical energy can only be expected from new effects.
- the present invention is based on the conviction that modern solid-state physics with the quantum effects and the methods for their macroscopic use have already provided the means for further improving the efficiency of the thermoelectric effects.
- MBE molecular beam epitaxy
- the two-dimensional charge carrier gas can e.g. B. Fill 20% of the superlattice volume.
- its mobility can be more than 2 orders of magnitude greater than in the highly doped semiconductor material.
- this superlattice - measured parallel to the layers - has a "specific electrical resistance" that is more than twenty times smaller than that of the spec. el. Resistance of a thermocouple leg that would be formed entirely from the doped semiconductor material. Even if the differential thermal force in the superlattice is not increased in spite of the much greater mobility in the undoped layers, and even if the lattice heat conduction is not reduced, as a result of the increased electrical conductivity there remains a significantly improved ratio of electronic to lattice thermal conductivity.
- the electrical resistance in the longitudinal direction of the films and wires is increased as a result of additional scattering of the charge carriers at the interfaces.
- the number of free charge carriers per atom is generally not the same as in solid metal. This change in the number of free charge carriers is caused by a structural difference between the thin metal films or wires (loose packing) compared to the solid metal. However, it can also be caused by the atoms in the surface of the thin layer or wire. The energy bands of these interface atoms are different than those of the atoms inside. The resulting surface conditions can act as traps or dispensers for load carriers.
- the differential thermal force is known to be inversely proportional to the Fermi limit energy.
- the Fermi limit energy is a function of the number of free charge carriers.
- the differential thermal force between two metals is determined by the numbers of free charge carriers per atom present in these. Since the differential thermal force, in contrast to the specific electrical resistance, is quadratic in the working factor A, a parallel structure of alternating thin metal films and insulator films or thin parallel metal wires in an insulator or semiconductor matrix can also have a higher thermoelectric effectiveness have as a solid thermocouple leg made of the same metal. At right angles to the metal films or wires, the charge carrier gas is also enclosed and quantized in a one-dimensional square trough in these structures made of multiple alternating metallic films or wires.
- thermocouple leg with direction-dependent quantization of the charge carriers which is characterized in that a thermocouple leg consists of a structure of multiple alternating thin layers, wires or films, which parallel to the heat flow through the Thermocouple legs run that the thickness of the thin layers, wires or films is smaller than the free path or the De Broglie wavelength of the charge carriers in the thin layers, wires or films, so that the movement of the charge carriers perpendicular to the heat flow through the Thermal leg is quantized in at least one direction, and that the movement of the charge carriers parallel to the heat flow through the thermocouple leg is free.
- the structure of multiple thin layers can be formed by a superlattice of alternating layers of doped semiconductor material and undoped or only lightly doped semiconductor material with a smaller band gap than the highly doped semiconductor material.
- a structure of multiple alternating thin semiconductor wires can be formed by a doped semiconductor matrix, in which parallel single-crystal wires of undoped or only weakly doped semiconductor material with a smaller band gap than the doped semiconductor material are embedded.
- a structure of multiple alternating thin metallic films or thin metallic wires can also be formed by insulator films or high-resistance semiconductor films which alternately form a film package with thin metallically conductive films, or by parallel thin metallically conductive wires which are formed in an insulator - or semiconductor matrix are embedded.
- a structure of multiple thin wires or films can be produced according to the invention in that a multiplicity of parallel metallically conductive wires, films or powder particles are embedded in an insulator or in a high-resistance semiconductor, in that the thickness of these wires, films or powder particles is greater than is the free path length or the De Broglie wavelength of the charge carriers in these wires, films or powder particles, and that by mechanical rolling, drawing, rolling or pressing at elevated temperature the dimensions of the entire embedding system are changed so that the resulting thickness of the embedded wires , Films or the powder particles deformed into wires is smaller than the free path length or the De Broglie wavelength of the charge carriers.
- the structure of multiple thin layers or thin semiconductor wires in a semiconductor matrix can be made of element semiconductors or compound semiconductors such as, for. B. III / V compounds IV / IV mixed crystals, IV / IV compounds or II / VI compounds.
- the metallically conductive parallel thin wires or films can consist of metals, alloys or also of metallically conductive compounds such as carbides, borides, nitrides, sulfides, selenides, tellurides, oxides or their compounds.
- the insulator matrix or high-resistance semiconductor matrix or the thin insulator films or the thin high-resistance semiconductor films can consist of glasses, organic plastics, oxides, nitrides, sulfides, selenides, tellurides, chlorides, fluorides, element semiconductors or compound semiconductors.
- the structures of multiple alternating thin layers, wires or films can be known in a manner known per se with the aid of molecular beam epitaxy, organometallic deposition from the gas phase, by vapor deposition in a high vacuum, by sputtering reactive sputtering, by electrochemical deposition, by electrochemical passivation or by a combination of these methods.
- Thermocouple legs according to the invention can advantageously be used in a manner known per se for the construction of Peltier elements. This enables the production of devices and systems for reversible cooling and heating as well as silent air conditioning systems with high efficiency.
- thermocouples from thermocouple legs according to the invention can also be carried out in a conventional manner. These thermocouples allow the conversion of heat into electrical energy with high efficiency, e.g. B. for metrological or communications purposes. For a variety of practical applications, the production of stationary and mobile thermal generators of any size with high efficiency is possible.

Abstract
Description
The spec. electrical resistance ρ should actually be as small as possible to achieve maximum effectiveness. So that the differential thermal force does not decrease too much, the charge carrier concentration may at most be at the limit for degeneracy. Due to this optimal concentration of the charge carriers, the differential thermal force α and the spec. el. resistance ρ fixed. For an enlargement of A there is only the possible reduction of the specific heat conduction λ - more precisely, the lattice portion remaining. This way of improving A has been practically exploited in the past through the installation of interference centers and through mixed crystal formation. A further improvement in A and thus the thermoelectric efficiency of converting heat into electrical energy can only be expected from new effects.

J. Appl. Phys. 66 (3), 1222 - 1226 (1989)The present invention is based on the conviction that modern solid-state physics with the quantum effects and the methods for their macroscopic use have already provided the means for further improving the efficiency of the thermoelectric effects. In the z. B. with the help of molecular beam epitaxy (MBE) generated "superlattices" of doped and undoped semiconductor layers of different bandgap with layer thicknesses of z. B. 5 10⁻⁷ cm is - energetically speaking - a two-dimensional charge carrier gas in the undoped layers. Perpendicular to the layers, it is enclosed in a one-dimensional quantum well with a defined depth. In contrast, it can move freely and with much greater mobility in the direction of the layers than it can move in the doped semiconductor material. The two-dimensional charge carrier gas can e.g. B. Fill 20% of the superlattice volume. However, its mobility can be more than 2 orders of magnitude greater than in the highly doped semiconductor material. But this superlattice - measured parallel to the layers - has a "specific electrical resistance" that is more than twenty times smaller than that of the spec. That is, the LORENZ number L of this thermal leg is smaller and its effectiveness is greater. This relationship is even more pronounced for superlattice structures with "quantum wires" - that is, one-dimensional charge carrier gas - which have recently become technologically feasible | 1 |.
However, not only single-crystalline or passivated polycrystalline semiconductor superlattice structures can be used according to the teaching of the present invention for increasing the thermoelectric efficiency

be made usable. It has long been known that in thin metal films and metal wires, the electrical resistance in the longitudinal direction of the films and wires is increased as a result of additional scattering of the charge carriers at the interfaces. In addition, in thin metallic films and thin wires, the number of free charge carriers per atom is generally not the same as in solid metal. They can produce a temperature-dependent reduction or increase in the number of free charge carriers per atom. The differential thermal force is known to be inversely proportional to the Fermi limit energy. However, the Fermi limit energy is a function of the number of free charge carriers. However, the differential thermal force between two metals is determined by the numbers of free charge carriers per atom present in these.
To improve the thermoelectric efficiency, the invention therefore proposes a thermocouple leg with direction-dependent quantization of the charge carriers, which is characterized in that a thermocouple leg consists of a structure of multiple alternating thin layers, wires or films, which parallel to the heat flow through the Thermocouple legs run that the thickness of the thin layers, wires or films is smaller than the free path or the De Broglie wavelength of the charge carriers in the thin layers, wires or films, so that the movement of the charge carriers perpendicular to the heat flow through the Thermal leg is quantized in at least one direction, and that the movement of the charge carriers parallel to the heat flow through the thermocouple leg is free.
The structure of multiple thin layers can be formed by a superlattice of alternating layers of doped semiconductor material and undoped or only lightly doped semiconductor material with a smaller band gap than the highly doped semiconductor material.
A structure of multiple alternating thin semiconductor wires can be formed by a doped semiconductor matrix, in which parallel single-crystal wires of undoped or only weakly doped semiconductor material with a smaller band gap than the doped semiconductor material are embedded.
According to the invention, a structure of multiple alternating thin metallic films or thin metallic wires can also be formed by insulator films or high-resistance semiconductor films which alternately form a film package with thin metallically conductive films, or by parallel thin metallically conductive wires which are formed in an insulator - or semiconductor matrix are embedded.
A structure of multiple thin wires or films can be produced according to the invention in that a multiplicity of parallel metallically conductive wires, films or powder particles are embedded in an insulator or in a high-resistance semiconductor, in that the thickness of these wires, films or powder particles is greater than is the free path length or the De Broglie wavelength of the charge carriers in these wires, films or powder particles, and that by mechanical rolling, drawing, rolling or pressing at elevated temperature the dimensions of the entire embedding system are changed so that the resulting thickness of the embedded wires , Films or the powder particles deformed into wires is smaller than the free path length or the De Broglie wavelength of the charge carriers.
The structure of multiple thin layers or thin semiconductor wires in a semiconductor matrix can be made of element semiconductors or compound semiconductors such as, for. In Fig. 4a, a wire 8 'made of the alloy Ni₅₅Cu₄₄Mn₁ ("constantan") with a diameter of 1 mm is coated with a
Nickel in seiner zentralen Lage festhalten. Bei einer Leistungsentnahme von nur 80 kW steigt der Wirkungsgrad auf über 50 %.FIG. 7 shows a thermogenerator, which was created by the electrical series connection and thermal parallel connection of thermocouples, which are constructed from p-
