Definitions
- the present invention relates to a monochrome electroluminescent display device with memory effect usable in the field of optoelectronics for the analog display of complex images or for the display of alphanumeric characters.
- a display device is said to have a memory effect if its electro-optical characteristic (luminance-voltage curve) exhibits hysteresis. For the same voltage located inside the hysteresis loop, the device can thus have two stable states: off or on. Plasma and alternately excited screens have such a characteristic of bistability, which is currently widely used.
- a memory effect display to display a still image, it is sufficient to apply simultaneously and continuously to the entire screen a so-called maintenance voltage.
- the latter can be a sinusoidal signal or in the form of slots for example, but above all, the form and frequency of this maintenance signal can be chosen independently of the complexity of the screen, in particular the number of lines of dots. display. There is therefore in principle no limit to the complexity of a memory effect display screen.
- ACTFEL thin-film electroluminescence display with capacitive coupling
- PC-EL memory effect the principle of which is as follows.
- the photoconductive material When the device is in the off state, the photoconductive material is not very conductive and retains a significant part of the voltage V applied to the assembly. If one increases V to a value Von such that the voltage present at the terminals of the electroluminescent structure exceeds the electroluminescence threshold, the PC-EL device switches to the on state. The photoconductive material is then illuminated by the electroluminescent structure and goes into the conductive state. The voltage across its terminals drops and this results in an increase in the voltage available for the electroluminescent structure. To switch off a PC-EL device, it suffices to decrease the total voltage V to a value Voff lower than Von: this gives a luminance-voltage characteristic comprising a hysteresis.
- PC-EL structure was recently described in document FR-A-2 574 972 and in the article by the inventor entitled “Monolithic Thin-Film Photoconductor-ACEL Structure with Extrinsic Memory by Optical Coupling” and published in IEEE Transactions on Electron Devices, vol. ED-33, no.8 , August 1986, pages 1149-1153.
- FIG. 1 This structure is shown diagrammatically in FIG. 1. It comprises a glass substrate 10 on which are deposited an electrode 12, a first dielectric layer 14, an electroluminescent layer 16, a second dielectric layer 18, a photoconductive layer 20, a third dielectric layer 21 and finally an electrode 22.
- the electrodes 12 and 22 are connected to an alternating voltage source 24.
- the layers PC and EL are thin layers, the thickness of which is on the order of a micrometer.
- Such a structure is simple to produce because it does not require additional etching steps. Furthermore, the current-voltage behavior of the thin layer photoconductor in the dark is highly non-linear and reproducible. The beneficial consequences are that the electrical ignition of the device is always easy, that the hysteresis depends only slightly on the excitation frequency and that the reproducibility of the hysteresis margin from one manufacturing to another is guaranteed. .
- a PC-EL display device comprising a photoconductive layer interposed between a first and a second light-emitting layer.
- the first electroluminescent layer has a light emission band which is included within the limits of the excitation (or sensitivity) band of the photoconductive layer;
- the second electroluminescent layer has a light emission band which is outside these limits and which is in principle included in the visible part of the spec be light usable for display.
- Such a device is described in document FR-A-2 335 902.
- This display device has an operating voltage V that is still too high.
- this device and the previous devices have a relatively poor contrast. Indeed, the parasitic reflections of the electroluminescent emission of a determined memory point can disturb the display of the neighboring points.
- the object of the invention is precisely a monochrome electroluminescent display device with a memory effect which in particular makes it possible to remedy these drawbacks.
- the display device comprises on a insulating substrate a single electroluminescent layer and a stacked photoconductive layer, the assembly of these two layers being interposed between a first and a second electrode system connected to a source of electrical voltage. to excite certain zones of the electroluminescent layer, and is characterized in that the photoconductive layer is such that the overlap region of the light sensitivity spectrum of this photoconductive layer and of the emission spectrum of the ambient lighting is minimal and in that that the light-emitting layer is such that the overlap area of said sensitivity spectrum and of the emission spectrum of the light-emitting layer is maximum.
- the overlap of the emission spectrum of the electroluminescent layer and of the sensitivity spectrum of the photoconductive layer ensures the bistability of the PC-EL display device.
- the photoconductive layer When the emission spectrum of the ambient lighting is known, which is the case when using the display device indoors with a determined type of lighting, having a reduced emission domain (use of monochromatic lamps in certain laboratories for example), the photoconductive layer must have a spectrum of sensitivity outside the emission spectrum of ambient lighting; this necessitates the use of photoconductive materials having sensitivity spectra located in shorter or longer wavelengths than those contained in the emission spectrum of ambient lighting.
- either a photoconductive layer is used whose cut-off wavelength on the side of the longer wavelengths, noted ⁇ 2 and determined at mid -height on the sensitivity spectrum of the photoconductive material, is located in the ultraviolet, that is to say is less than 450 nm, or a photoconductive layer whose cut-off wavelength on the wavelength side shorter, denoted ⁇ 1 and determined at mid-height on the sensitivity spectrum of the photoconductive layer, is located in the infrared, that is to say above 700 nm.
- the emission spectrum of the light-emitting layer must cover both the visible spectrum for display and the sensitivity spectrum of the photoconductive material.
- the electroluminescent material may have a broadband emission spectrum or a multi-band emission spectrum, one of the bands being in the visible spectrum and the other in the ultraviolet or infrared depending on the photoconductive material used.
- photoconductive material having its peak of light sensitivity located in the infrared
- CdSe As an example of photoconductive material having its peak of light sensitivity located in the infrared, one can cite the CdSe.
- electroluminescent material having an emission in the visible and in the infrared, mention may be made of ZnS: Tm3+ or ZnS: Mn2+ with a high Mn2+ content (greater than 1% by atom).
- photoconductive material having a sensitivity spectrum located in the ultraviolet mention may be made of hydrogenated and carbon-containing amorphous silicon of formula a-Si 1-x C x : H with x close to 0.4, which corresponds to a concentration C in methane, in the methane-silane gas mixture used for the deposition of a layer of this material, equal to 0.99.
- C [CH4] / [CH4] + [SiH4].
- an optical filter is used between the light-emitting layer and the observer of the device, having the role of passing the part of the emission spectrum of the light-emitting layer most useful for display and of blocking a region of the emission spectrum of ambient lighting, the sensitivity spectrum of the photoconductive layer then being essentially contained in said region.
- the most useful part for displaying the emission spectrum of the light-emitting layer is that which retains a sufficiently high luminescence as well as an emission color compatible with the intended application.
- the sensitivity spectrum of the photoconductive layer is contained entirely or almost entirely in the region of the emission spectrum blocked by the optical filter avoids the influence of ambient light on the photoconductive layer and therefore the untimely lighting of the points not displayed.
- the electroluminescent layer can then have a fairly broad emission spectrum so as to cover not only a part of the unblocked visible spectrum, for display, but also a significant part of the sensitivity spectrum of the photoconductive layer in the blocked part, for the PC-EL effect.
- the optical filter can be a band pass filter, a low pass filter or a high pass filter.
- the electroluminescent material may have a broad band spectrum or else a spectrum formed by several bands (at least two bands), one of the bands being located in the transmission spectrum of the filter and the other band being situated in the spectral range of filter blockage.
- ZnS Mn2+ of relatively narrow emission band located in yellow and orange; CaS: predominantly red Eu2+; SrS: predominantly Eu2+ ranging from red to orange; CaS: Ce3+ predominantly going from green to orange; SrS: Ce3+ predominantly ranging from blue to green.
- ZnS Sm3+ predominantly red
- alloys such as Zn x Sr 1-x S: Tb3+; Zn x Ca 1-x S: Tb3+; Sr x Ca 1-x S: Tb3+ with x ranging from 0 to 1.
- photoconductive materials with determined sensitivity spectrum such as CdS, CdSe, or a-Si: H.
- a-Si 1-x C x : H is used with 0 ⁇ x ⁇ 0.5.
- the optical filters can be interference filters. These filters make it possible to obtain low pass, high pass and band pass spectra with arbitrary cut-off wavelengths. In addition, they exhibit a sudden spectral transition from the state passing to the blocking state as well as a great chemical and thermal stability. On the other hand, these filters are often expensive. Also, when possible, colored glasses or organic filters are used instead.
- Organic filters are in particular those used for polychrome liquid crystal screens such as layers of polymer (or gelatin) loaded with dyes or organic pigments; polyimide layers with dyes; organic pigments or dyes evaporated under vacuum: perylene (red), lead phthalocyanine (blue), copper phthalocyanine (green), quinacridone (magenta), isoindolinone (yellow); electroplated pigments.
- all known electrode systems for display can be used.
- one of the electrode systems can consist of point electrodes and the other system consists of a common electrode.
- the electrode systems each consist of conductive strips parallel to each other, the conductive strips of the first system being crossed relative to the conductive strips of the second system.
- the device of the invention can operate in reflection or in transmission.
- one or two of the electrode systems may be transparent.
- the device according to the invention comprises a first electrode system consisting of conductive strips 30, parallel to each other. These conductive strips 30 are generally reflective and made of aluminum. These electrodes are arranged on a photoconductive layer 32 in a-Si 1-x C x : H, with 0 ⁇ x ⁇ 1, 1 micrometer thick covering an electroluminescent structure constituted by a single emitting layer 34, as shown in FIG. 2, or associated with one or more dielectric layers, as represented in FIG. 1 or in the document FR-A-2 574 972.
- the electroluminescent material is in particular one of those mentioned above; its thickness is between 0.5 and 2 micrometers (typically 0.7 m).
- the dielectric layers 14, 18, 21 can be made of one of the materials chosen from Si3N4, SiO2, SiO x N y , Ta2O5 and have a thickness of 200 nm.
- the second system of electrodes 36 consisting of conductive strips parallel to each other and made of a transparent ITO material for example, the electrodes 36 being arranged perpendicular to the electrodes 30.
- the second electrode system 36 is supported by an insulating substrate 38 generally made of glass, provided on its underside with a filter 40.
- the display is observed by the rear face of the device, that is to say - say on the side of the filter. Likewise, the device is lit from the side of the filter using a white lamp 41.
- the filter 40 of the device of the invention allows efficient filtering of the stray reflections 43 of a pixel, due to the electroluminescent emission, and therefore of preventing any disturbance of the neighboring pixels.
- the device according to the invention operates like the devices of the prior art and in particular by using an alternative power source 24 connected to the electrodes 36 and 30; the oscillation frequency is 1 kHz, the 0-peak amplitude is 150 to 290 volts (typically 230 volts). With the IBM device, the operating voltage is typically 300 V, which is higher than that used in the invention.
- the spectrum 42 of emission of ambient light and the visible spectrum 44 is represented.
- the transmission spectrum of an optical filter F is represented.
- curve 46 corresponds to the transmission spectrum of a high pass filter
- curve 47 corresponds to that of a band pass transmission filter.
- the sensitivity spectrum of the photoconductive material (PC) has been represented.
- the emission spectrum of a broadband electroluminescent material (EL) is shown and on part e, the luminescence spectrum of a multi-line electroluminescent material.
- the high pass or band pass filter (FIG. 3b) comprises a cut-off wavelength ⁇ 0 below which the ambient light is filtered and above which the ambient light is transmitted.

Abstract
Description
The present invention relates to a monochrome electroluminescent display device with memory effect usable in the field of optoelectronics for the analog display of complex images or for the display of alphanumeric characters.
The principle of a photoconductive-electroluminescent type memory effect display is briefly recalled below.
A display device is said to have a memory effect if its electro-optical characteristic (luminance-voltage curve) exhibits hysteresis. For the same voltage located inside the hysteresis loop, the device can thus have two stable states: off or on. Plasma and alternately excited screens have such a characteristic of bistability, which is currently widely used.
The advantages of a memory effect display are appreciable: to display a still image, it is sufficient to apply simultaneously and continuously to the entire screen a so-called maintenance voltage. The latter can be a sinusoidal signal or in the form of slots for example, but above all, the form and frequency of this maintenance signal can be chosen independently of the complexity of the screen, in particular the number of lines of dots. display. There is therefore in principle no limit to the complexity of a memory effect display screen. Thus, one finds on the market plasma screens and with alternating excitation of 1200x1200 image points (pixels).
In addition, the technology of thin-film electroluminescence display with capacitive coupling (abbreviated ACTFEL) has now arrived practically mature in the industry. These devices can be provided with a so-called inherent memory effect, but at the cost of a significant deterioration in electro-optical performance. A more attractive method is to connect a photoconductive structure (PC) in series with an electroluminescent structure (EL) and to optically couple these two structures.
It is thus possible to produce a memory effect of the extrinsic type which is called PC-EL memory effect, the principle of which is as follows. When the device is in the off state, the photoconductive material is not very conductive and retains a significant part of the voltage V applied to the assembly.
Une structure PC-EL a été décrite récemment dans le document FR-A-2 574 972 et dans l'article de l'inventeur intitulé "Monolithic Thin-Film Photoconductor-ACEL Structure with Extrinsic Memory by Optical Coupling" et publié dans IEEE Transactions on Electron Devices, vol. ED-33, no 8, d'août 1986, pages 1149-1153.A PC-EL structure was recently described in document FR-A-2 574 972 and in the article by the inventor entitled "Monolithic Thin-Film Photoconductor-ACEL Structure with Extrinsic Memory by Optical Coupling" and published in IEEE Transactions on Electron Devices, vol. ED-33, no.8 , August 1986, pages 1149-1153.
This structure is shown diagrammatically in FIG. 1. It comprises a
Such a structure is simple to produce because it does not require additional etching steps. Furthermore, the current-voltage behavior of the thin layer photoconductor in the dark is highly non-linear and reproducible. The beneficial consequences are that the electrical ignition of the device is always easy, that the hysteresis depends only slightly on the excitation frequency and that the reproducibility of the hysteresis margin from one manufacturing to another is guaranteed. .
Unfortunately, the use of a PC-EL display device under intense ambient lighting can cause significant degradation of the PC-EL hysteresis. Indeed, the illumination by an intense external source of the photoconductive layer can cause a reduction in the voltage across the latter and therefore a lowering of the ignition voltage. In practice, this leads to an accidental ignition of certain pixels which are normally extinct.
Un tel dispositif est décrit dans le document FR-A-2 335 902.Furthermore, a PC-EL display device is known comprising a photoconductive layer interposed between a first and a second light-emitting layer. The first electroluminescent layer has a light emission band which is included within the limits of the excitation (or sensitivity) band of the photoconductive layer; the second electroluminescent layer has a light emission band which is outside these limits and which is in principle included in the visible part of the spec be light usable for display. Such a device is described in document FR-A-2 335 902.
This display device has an operating voltage V that is still too high. In addition, this device and the previous devices have a relatively poor contrast. Indeed, the parasitic reflections of the electroluminescent emission of a determined memory point can disturb the display of the neighboring points.
The object of the invention is precisely a monochrome electroluminescent display device with a memory effect which in particular makes it possible to remedy these drawbacks.
The display device according to the invention comprises on a insulating substrate a single electroluminescent layer and a stacked photoconductive layer, the assembly of these two layers being interposed between a first and a second electrode system connected to a source of electrical voltage. to excite certain zones of the electroluminescent layer, and is characterized in that the photoconductive layer is such that the overlap region of the light sensitivity spectrum of this photoconductive layer and of the emission spectrum of the ambient lighting is minimal and in that that the light-emitting layer is such that the overlap area of said sensitivity spectrum and of the emission spectrum of the light-emitting layer is maximum.
Le recouvrement du spectre d'émission de la couche électroluminescente et du spectre de sensibilité de la couche photoconductrice assure la bistabilité du dispositif d'affichage PC-EL.The overlap of the emission spectrum of the electroluminescent layer and of the sensitivity spectrum of the photoconductive layer ensures the bistability of the PC-EL display device.
When the emission spectrum of the ambient lighting is known, which is the case when using the display device indoors with a determined type of lighting, having a reduced emission domain (use of monochromatic lamps in certain laboratories for example), the photoconductive layer must have a spectrum of sensitivity outside the emission spectrum of ambient lighting; this necessitates the use of photoconductive materials having sensitivity spectra located in shorter or longer wavelengths than those contained in the emission spectrum of ambient lighting.
In the case of fluorescent lamps for example, corresponding to the visible range from 450 to 700 nm, either a photoconductive layer is used whose cut-off wavelength on the side of the longer wavelengths, noted λ₂ and determined at mid -height on the sensitivity spectrum of the photoconductive material, is located in the ultraviolet, that is to say is less than 450 nm, or a photoconductive layer whose cut-off wavelength on the wavelength side shorter, denoted λ₁ and determined at mid-height on the sensitivity spectrum of the photoconductive layer, is located in the infrared, that is to say above 700 nm.
To ensure the bistability of the PC-EL device, the emission spectrum of the light-emitting layer must cover both the visible spectrum for display and the sensitivity spectrum of the photoconductive material.
The electroluminescent material may have a broadband emission spectrum or a multi-band emission spectrum, one of the bands being in the visible spectrum and the other in the ultraviolet or infrared depending on the photoconductive material used.
As an example of photoconductive material having its peak of light sensitivity located in the infrared, one can cite the CdSe. As an electroluminescent material having an emission in the visible and in the infrared, mention may be made of ZnS: Tm³⁺ or ZnS: Mn²⁺ with a high Mn²⁺ content (greater than 1% by atom).
As photoconductive material having a sensitivity spectrum located in the ultraviolet, mention may be made of hydrogenated and carbon-containing amorphous silicon of formula a-Si 1-x C x : H with x close to 0.4, which corresponds to a concentration C in methane, in the methane-silane gas mixture used for the deposition of a layer of this material, equal to 0.99. In other words, C = [CH₄] / [CH₄] + [SiH₄]. The material has a high cut-off wavelength λ₂ of 450 nm and a maximum sensitivity at λ₀₄ = 425 nm.
When the emission spectrum of the ambient lighting is poorly known, which is the most frequent case (exterior lighting possibly associated with interior lighting), an optical filter is used between the light-emitting layer and the observer of the device, having the role of passing the part of the emission spectrum of the light-emitting layer most useful for display and of blocking a region of the emission spectrum of ambient lighting, the sensitivity spectrum of the photoconductive layer then being essentially contained in said region.
The most useful part for displaying the emission spectrum of the light-emitting layer is that which retains a sufficiently high luminescence as well as an emission color compatible with the intended application.
The fact that the sensitivity spectrum of the photoconductive layer is contained entirely or almost entirely in the region of the emission spectrum blocked by the optical filter avoids the influence of ambient light on the photoconductive layer and therefore the untimely lighting of the points not displayed.
The electroluminescent layer can then have a fairly broad emission spectrum so as to cover not only a part of the unblocked visible spectrum, for display, but also a significant part of the sensitivity spectrum of the photoconductive layer in the blocked part, for the PC-EL effect.
The optical filter can be a band pass filter, a low pass filter or a high pass filter. The electroluminescent material may have a broad band spectrum or else a spectrum formed by several bands (at least two bands), one of the bands being located in the transmission spectrum of the filter and the other band being situated in the spectral range of filter blockage.
As broadband material with a defined spectrum, mention may be made of ZnS: Mn²⁺ of relatively narrow emission band located in yellow and orange; CaS: predominantly red Eu²⁺; SrS: predominantly Eu²⁺ ranging from red to orange; CaS: Ce³⁺ predominantly going from green to orange; SrS: Ce³⁺ predominantly ranging from blue to green.
Il est aussi possible de mélanger deux activateurs luminophores dans une même matrice pour adapter la bande large d'émission du matériau électroluminescent ; le spectre obtenu est alors une combinaison des spectres élémentaires des deux activateurs ; comme exemples, on peut citer SrS:Eu²⁺,Ce³⁺ ; CaS:Eu²⁺,Ce³⁺ ; SrS:Ce³⁺,Pr³⁺.As broadband electroluminescent material for which the emission spectrum can be modified according to the optical filter and the photoconductive material used, mention may be made of Ca x Sr 1-x S: Eu²⁺ with x ranging from 0 to 1, the dominant for x = 1 being red and for x = 0, orange; Ca x Sr 1-x S: Ce³⁺ with x going from 1 to 0, x = 1 corresponding to a green dominant and x = 0 to a blue dominant. It is also possible to mix two phosphor activators in the same matrix to adapt the broad emission band of the material electroluminescent; the spectrum obtained is then a combination of the elementary spectra of the two activators; as examples, we can cite SrS: Eu²⁺, Ce³⁺; CaS: Eu²⁺, Ce³⁺; SrS: Ce³⁺, Pr³⁺.
On peut aussi utiliser des alliages tels que ZnxSr1-xS:Tb³⁺ ; ZnxCa1-xS:Tb³⁺ ; SrxCa1-xS:Tb³⁺ avec x allant de 0 à 1.As light-emitting materials with several narrow bands or lines usable in the invention, mention may be made of ZnS: Sm³⁺ predominantly red; ZnS: Tb³⁺ predominantly green and dominant green-blue; ZnS: Tm³⁺ predominantly blue and near infrared (780 nm); SrS: Pr³⁺ with two dominants, one in red, one in blue-green. One can also use alloys such as Zn x Sr 1-x S: Tb³⁺; Zn x Ca 1-x S: Tb³⁺; Sr x Ca 1-x S: Tb³⁺ with x ranging from 0 to 1.
It is possible to modify the emission spectrum with lines of certain electroluminescent materials by using several activators in the same matrix such as ZnS: Sm³⁺, Tb³⁺.

On peut aussi utiliser des matériaux photoconducteurs à spectre de sensibilité déterminé comme le CdS, le CdSe, ou a-Si:H.As photoconductive materials which can be used in the invention and which have an adjustable sensitivity spectrum as a function of the electroluminescent material used, mention may be made of CdS x Se 1-x or a-Si 1-x C x : H with x of between 0 and 1. We can also use photoconductive materials with determined sensitivity spectrum such as CdS, CdSe, or a-Si: H.

De préférence, on utilise de a-Si1-xCx:H avec 0≦x≦0,5.Preferably, a-Si 1-x C x : H is used with 0 ≦ x ≦ 0.5.
The optical filters can be interference filters.
Organic filters are in particular those used for polychrome liquid crystal screens such as layers of polymer (or gelatin) loaded with dyes or organic pigments; polyimide layers with dyes; organic pigments or dyes evaporated under vacuum: perylene (red), lead phthalocyanine (blue), copper phthalocyanine (green), quinacridone (magenta), isoindolinone (yellow); electroplated pigments.
According to the invention, all known electrode systems for display can be used. In particular, one of the electrode systems can consist of point electrodes and the other system consists of a common electrode. Advantageously, the electrode systems each consist of conductive strips parallel to each other, the conductive strips of the first system being crossed relative to the conductive strips of the second system.
In addition, the device of the invention can operate in reflection or in transmission. Depending on the type of operation used, one or two of the electrode systems may be transparent.

In Figure 2, the device according to the invention comprises a first electrode system consisting of

On part a of FIG. 3, the
These spectra give the variations of the light intensity I as a function of the wavelength, the light intensity being given in arbitrary unit and the wavelength in nanometer.
According to the invention, the high pass or band pass filter (FIG. 3b) comprises a cut-off wavelength λ₀ below which the ambient light is filtered and above which the ambient light is transmitted. This cut-off wavelength λ₀ is such that the transmission spectrum of the filter is essentially located in the
The photoconductive material (FIG. 3c) has a lower cut-off wavelength λ₁ and a higher cut-off wavelength λ₂; these cut-off wavelengths are taken for a sensitivity halfway up the sensitivity spectrum. λ₀₄ corresponds to the maximum sensitivity wavelength of the photoconductive material.
Pratiquement, λ₂ est inférieur ou égal à λ₀.According to the invention, the spectrum of photoconductor sensitivity is located outside the transmission spectrum of the filter which means that λ₂ is less than λ₀. Thus, the photoconductive material is no longer disturbed by ambient light. In practice, λ₂ is less than or equal to λ₀.
In order to ensure the bistability of the EL-PC device, the emission spectrum of the electroluminescent material must include part of its spectrum in the sensitivity spectrum of the photoconductive material and another part of its spectrum located in the visible range.
Dans le cas d'un matériau large bande (figure 3d), la longueur d'onde de coupure inférieure notée λ₄, déterminée à mi-hauteur sur le spectre d'émission, doit être voisine de λ₁ et la longueur d'onde de coupure haute λ₅ du matériau électroluminescent, déterminée à mi-hauteur sur le spectre d'émission, doit être choisie supérieure à λ₀.In the case of a broadband material (Figure 3d), the lower cut-off wavelength λ₄, determined at half height on the emission spectrum, must be close to λ₁ and the cut-off wavelength high λ₅ of the electroluminescent material, determined at mid-height on the emission spectrum, must be chosen greater than λ₀.
For an electroluminescent material with lines (FIG. 3e), the high cut-off wavelength λ₆ of the
The light intensities of the spectra of figure 4 are given in arbitrary unit in function tion of a wavelength expressed in nanometers. Figure 4a gives the emission spectrum of ambient light; FIG. 4b gives the light transmission spectrum of the filter; FIG. 4c gives the sensitivity spectrum of the photoconductive material and FIGS. 4d and 4e give, respectively, the emission spectrum of a broadband and stripe electroluminescent material.
Le matériau photoconducteur (figure 4c) doit alors présenter un spectre de sensibilité situé au-dessus de λ₃, en particulier λ₁ est supérieur ou égal à λ₃.In this case, it is the ambient light located in wavelengths greater than λ₃ which is blocked by the filter and the light of lengths less than λ₃ which is transmitted by the filter. The photoconductive material (FIG. 4c) must then have a sensitivity spectrum located above λ₃, in particular λ₁ is greater than or equal to λ₃.
As before, the emission spectrum of a broadband electroluminescent material (FIG. 4d) must have a lower cut-off wavelength λ₄, less than λ₃ and a higher cut-off wavelength λ₅, greater than λ₃. In the case of an electroluminescent material with lines (FIG. 4c), λ₆ corresponding to the high cut-off wavelength for the
The different layers constituting the display device of the invention can be arranged in different ways as it appears in FIGS. 5 to 8. The only requirement is that the
Also, as shown in Figure 5, there it is possible to reverse the position of the
It is also possible, as shown in Figure 7, to reverse the location of the two electrode systems. In this case, the observation is made from the front face of the display device. In this embodiment, there is, from top to bottom, the
For observation from the front face, it is also possible, as shown in FIG. 8, to reverse the arrangements of the
51, no 6, p. 581-589, "Influence of carbon incorporation in amorphous hydrogenated silicon".Various embodiments of the device according to the invention are given below. In these examples, the electroluminescent material is a-Si 1-x C x : H, with 0 ≦ x ≦ 1. This material is deposited by the low-power plasma assisted chemical vapor deposition (PECVD) method (of the order of 0.1 W / cm²). For further details on the a-Si 1-x C x : H deposition method, reference may be made to the article by MP Schmidt et al., Philosophical Magazine B, 1985, vol. 51, No. 6, p. 581-589, "Influence of carbon incorporation in amorphous hydrogenated silicon".
(On rappelle que λ(nm)=1240/E(eV).This photoconductive material has a number of advantages. In particular, it exhibits a drop in sensitivity on the long wavelength side (that is to say on the low energy side) corresponding to a drop in optical absorption or optical band gap. (Remember that λ (nm) = 1240 / E (eV).
A characteristic of the photoconductivity spectrum of this material is the energy E₀₄ (in eV) for which the absorption coefficient α is 10⁴cm⁻¹. This energy E₀₄ can be adjusted by varying the carbon content C, that is to say, the methane content in the methane-silane mixture used for the manufacture of this photoconductive material.
On the side of short wavelengths (high energies), the sensitivity of the photoconductive material also drops because the radiation is absorbed in all the first layers of the photoconductive layer and photoconduction, sought in the direction normal to the plane of the layers (electrical excitation transverse), is prevented because the core of the photoconductive layer is not exposed to excitation radiation.
The resulting photosensitivity spectrum, for a layer with a thickness of 1 micrometer, is a broad peak whose width at mid-height is approximately 50 nanometers and whose maximum is at E₀₄. The width at mid-height corresponds to the distance separating the low and high cutoff thresholds, that is to say separating λ₁ from λ₂ in FIGS. 3c or 4c.

Ces filtres ne supportent que des températures <100°C.In the embodiments represented in FIGS. 5 and 6, the optical filters based on gelatin or polymer conventionally used are to be discarded since the filter is deposited before the electroluminescent and photoconductive materials, during the manufacture of the device, and so they undergo constraining thermal cycles typically from 150 to 200 ° C. These filters only support temperatures <100 ° C.
