Description
The invention relates to a method for etching chromium and to suitable etchant mixtures for carrying out the method. The etchant mixtures according to the invention, which are acidic etchant mixtures, can be used in particular for the etching of conductor tracks consisting of chromium for integrated semiconductor circuits.
An etchant mixture is known from US Pat. No. 3,668,131, which consists of acidic hydrogen peroxide solutions containing urea and thiourea and is suitable for etching copper.
Manufacturing arrangements for packaging integrated electronic circuits includes connecting the substrate or support for the semiconductor integrated circuits to them. Many commercially available carriers for integrated circuits are produced by applying a chrome layer, on a ceramic substrate or a carrier, to which a copper layer and a further chrome layer are applied. Sometimes a layer of a ceramic-metal mixture is arranged between the ceramic substrate and the lowest chrome layer. Next, a photoresist is applied so that selected areas of the chromium / copper / ceramic-metal mixture layers can be removed to provide the desired electrical connections on the substrate.
The uppermost chrome layer currently has the property that the solder subsequently applied does not adhere to the substrate in the areas where the chrome remains. The copper layer ensures the electrical conductivity.
The bottom chrome layer is applied to ensure sufficient adhesion between the copper and the ceramic-metal mixture. The ceramic-metal mixture, in conjunction with a subsequently applied metal, serves as a resistor in the final product.
The etching of the chrome layers was carried out using etching mixtures with a high pH such as, for example, aqueous mixtures which contained KMn0 4 . The use of aqueous etchant mixtures with a high pH is not completely satisfactory, since the KMn0 4 tends to attack the ceramic-metal mixture as well as the chrome layers to a certain degree. In addition, the use of aqueous etchants that are strongly basic results in the use of negative photoresists to identify the circuit in question. Commercial positive photoresist materials, such as those based on phenol formaldehyde novolak polymers, are not resistant to the strongly basic etchant mixtures used to etch chromium and therefore do not protect the areas that are not to be etched.
The possibility of using positive photoresists would be very beneficial for a number of reasons. For example, a positive photoresist is less sensitive to dust and other contaminants than a negative one because only the exposed areas of a positive photoresist are developed and etched away. Therefore, if dirt or any other contaminant is present, it remains on the unexposed parts. Therefore, it does not play a significant role in the formation of defects. On the other hand, in the case of a negative photoresist, the exposed areas ceased and the unexposed areas are etched away.
In addition, the ability to use a positive resist allows only one coating to be used to make several different circuits by exposing, developing and etching the surface required and then repeating the steps as many times as necessary. Furthermore, positive photoresists provide a sharper image resolution compared to negative photoresists because the desired image does not swell and therefore remains unchanged during development with the special solvent. In addition, if desired, the unexposed positive photoresist can be easily removed by simple chemical solvents containing N-methyl-2-pyrrolidone and suitable for most commercially available positive photoresists, and / or re-exposed with suitable light and then removed with the same solution used to develop the circuit.
However, the various commercially available positive photoresists, such as the methacrylate polymers, an acidic etchant for the underlying chrome. Certain acidic etchants for chromium have been suggested, but they are not entirely satisfactory. E.g. the etching with various acidic etching agents takes place initially very slowly, but then accelerates strongly, whereby relatively large amounts of gas are generated or generated which are uncontrollable and which cause the formation of bubbles. This is unsuitable, especially for fine conductor runs. In addition, the chrome surface is sometimes not even etched by such acidic etchants, which may be a result of passivation of the chrome surface.
Mixtures of glycols and dilute HCI have previously been found to etch chromium at ambient temperatures. However, when the bottom chrome layer is etched, the exposed edges of the top chrome layer are etched during the relatively long periods of time required for the bottom layer to be etched, so that the top layer is under-etched. This in turn means that part of the copper is exposed at the upper edges and ends of the conductor tracks. When this structure is tinned, the copper is wetted with the solder in the exposed areas and solder bridges can form over the resistors and between the conductor lines, which render the structure ineffective. It has also been found that a mixture of concentrated HCl and 50 vol.% Or more water gives an etching time for the lower chromium layer which reduces the undercutting of the upper chromium layer sufficiently. However, these concentrated mixtures attack the ceramic-metal mixture and cause unacceptable changes in its resistivity.
These problems of undercutting the top chrome layer and changing the resistivity of the ceramic-metal mixture have been alleviated using the method disclosed in U.S. Patent 4,160,691, in which certain mixtures with concentrated HCl at temperatures between 50 and 95 ° C can be used. In fact, although the method of U.S. Patent 4,160,691 reduces undercutting of the top chrome layer and changes in the resistivity of the metal-ceramic mixture to other acidic mixtures, the method is not yet entirely satisfactory. The mixtures can tolerate improvements in the stability of the pH during use and storage over relatively long periods of time.
Hier will die Erfindung Abhilfe schaffen. The invention seeks to remedy this. The invention, as characterized in the claims, achieves the object of specifying etchant mixtures which are acidic and capable of etching chromium in a controllable manner and quickly.
The advantages achieved by the invention are essentially to be seen in the fact that the invention makes it possible to etch chromium in such a way that, on the one hand, the advantages of reducing the undercutting of the top chromium layer and the changes in the resistivity of the ceramic-metal mixture, as can be achieved according to the teaching of U.S. Patent 4,160,691, as well as a much greater stability of the mixtures with respect to pH during use and over longer periods of time, so that they have no deleterious effects for relatively long periods of time can be kept. Likewise, the etchant mixtures of the present invention substantially, if not completely, eliminate the formation of gas bubbles. In addition, excellent resolution can be achieved with the etchant mixtures according to the invention. The invention also makes it possible to use positive photoresists which are commercially available since they are resistant to the etchant mixtures according to the invention. In addition, the method according to the invention ensures a uniform etching of chromium. The invention is explained in more detail below.
The acidic aqueous mixtures according to the invention contain an inorganic acid. The acid used under the conditions of use must be able to etch chromium. Examples include: hydrofluoric acid, hydrochloric acid, phosphoric acid and preferably sulfuric acid. Mixtures of these acids can be used if desired. A particular advantage of the invention is that it makes it possible to provide an etching mixture for chromium which does not require hydrochloric acid. It is best that the mixtures according to the invention should be substantially, if not completely, free of nitric acid, as this tends to attack the copper. Copper is present under the top chrome layer in the preferred articles treated with the mixtures of the invention. The acid is present in the mixture in amounts sufficient to etch the chromium. The amounts are usually 1.5 to 20% by weight of the aqueous mixture. Preferred amounts of the acid are usually 8-10% by weight of the aqueous mixture. In addition, the amounts of acid are chosen so that the mixture is acidic (i.e. pH: g 2). The pH of the aqueous etchant is generally 0 to 2 and preferably 0 to 1.
Die Menge der verwendeten Thioharnstoff-Verbindungen beträgt gewöhnlich 1 bis 10 .Gew.-% und vorzugsweise 1 bis 3 Gew.-%.In addition, the mixtures according to the invention must contain thiourea or at least one substituted thiourea or mixtures thereof. Examples of some substituted thiourea compounds include alkyl thiourea compounds such as 1,3-dimethyl-thiourea, 1,3-diethyl-thiourea, 1,3-dibutyl-thiourea, allyl-thiourea; Diphenyl thiourea and ethylene thiourea. The preferred compound is thiourea. The amount of the thiourea compounds used is usually 1 to 10 . % By weight and preferably 1 to 3% by weight.
The mixtures according to the invention are particularly suitable for the etching of chromium and for the selective etching of chromium layers without attacking any copper present underneath and without influencing positive photoresist materials and without appreciably influencing the specific resistance of a ceramic-metal mixture, that too can be present under the chrome. In addition, many negative photoresist materials are also resistant to the mixtures according to the invention. The etching can be carried out by immersing the object to be etched in a bath with the mixture and by keeping the material to be etched in contact with the mixture for 10 seconds to 10 minutes and preferably for 10 seconds to one minute.
The mixtures according to the invention are generally used at temperatures from about 50 ° C up to the boiling point of the mixtures and preferably not at temperatures higher than about 90 ° C. The preferred temperatures are about 60 to 80 ° C. The time and the temperature of the etching process are inversely related, ie the longer immersion times of up to about 10 minutes are used at the lower temperatures det to etch a chrome layer of 0.1 µm. In addition, the time is also related to the amount or thickness of the material to be etched.
A particular type of article which is treated according to the invention contains a ceramic article on which a ceramic-metal mixture such as e.g. there is a ceramic-metal mixture containing silicon monoxide, on which there is a first chromium layer of 0.08 .mu.m thick, on which there is a copper layer of approximately 8 .mu.m. Thickness follows, followed by another chrome layer of 0.08 11.

An example of a suitable ceramic-metal mixture can be obtained by firing a mixture containing chromium and silicon monoxide.
The following example, which is not a limitation, serves to further explain the invention.

A ceramic substrate made of aluminum dioxide, on which there is a chrome layer of 0.08 µm, on which a copper layer of 8 µm is applied, on which in turn there is another copper layer of 0.08 µm, is immersed in the above-mentioned etching solution. The solution is at a temperature of about 60 ° C. The top chrome layer of 0.08 11m is etched away in about 1 minute. After a given portion of the copper is etched, selected areas of the lower chrome layer are etched away. It should be noted that there is minimal under-etching of the top chromium layer during the etching of the bottom chromium layer and that no appreciable changes in the specific conductivity of the ceramic-metal mixture which is located on the ceramic material are observed.
