The floating gate is shown as a dashed zone 16 , while the layer 17 , which forms the control gate, is shown in the memory field as a word line. The bit line, which is formed by the aluminum metal layer 20 , extends at a right angle to the polysilicon word line 17 .

Die Bauelemente gemäß Fig. 3B wurden in identischer Weise wie die jenigen gemäß Fig. 3A hergestellt, mit der Ausnahme, daß in einem zusätzlichen Schritt eine Titan-Barrierenschicht vor dem Niederschlagen des Aluminiums entsprechend die Lehre der vor liegenden Erfindung aufgebracht wurde. Ein Vergleich der Fig. 3A und 3B zeigt, daß die Grenzverschiebung für diejenigen Bauelemente, die mit einer Titan-Barrierenschicht hergestellt wurden, wesentlich kleiner als diejenige von Bauelementen ohne eine solche Schicht ist. Die Spannungsschwellen (V T )-Ver schiebung, ein anderes Maß für den Ladungsverlust, ist in beiden Fällen grob vergleichbar. Die erhöhte Grenzverschiebung (margin shift) in den bekannten Bauelementen impliziert, daß es eine erhöhte Menge an offensichtlichem Ladungsverlust in diesen Bauelementen, die ohne die Titan-Barrierenschicht her gestellt wurden, gibt.(The 250 ° heat treatment for 48 hours is a common treatment for accelerating the half-life of a semiconductor device.) Claims (11)
- a) daß eine Metall-Barrierenschicht (19) derart auf einem Halbleitersubstrat niedergeschlagen wird, daß sie wenigstens die aktiven Zonen (10, 11, 12) des Bauelements überspannt und in elektrischem Kontakt zu gewissen Substratzonen (10) steht, wobei die Metall-Barrierenschicht eine Affinität für Wasser stoff derart hat, daß das Vorhandensein von Wasserstoffatomen nahe den aktiven Zonen des Bauelements verringert wird;
- b) daß eine Metallsierungsschicht (20) über wenigstens einem Teil der metallischen Barrierenschicht (19) aufgebracht wird, um eine elektrische Verbindung zum Bauelement herzustel len; und
- c) daß die ersten und zweiten Metallschichten (19, 20) zur Herstellung elektrischer Verbindungen gemustert werden.
