"Strahlungsdetektor und Verfahren zu dessen Herstellung""Radiation Detector and Process for Its Manufacture"
The invention relates to a radiation detector, in particular a semiconductor solar cell, with two adjacent to each other adjacent zones of monocrystalline semiconductor material which have opposite conductivity types and form a PN junction between them «,
Semiconductor radiation detectors generally have a body made of monocrystalline semiconductor material of one conductivity type, usually N-conductive, on one surface of which a thin layer of the opposite conductivity type, usually P-conductive, is arranged o The thin layer forms with the body a PN junction. As described in the article "The Photovoltaic Effect And Its Utilization" by P. Rappaport, RCA Review, Volume XX, No. 03 , September 1959, pages 373-397, optical radiation striking the detector produces an excess of minority carriers at each Side of the transition »The excess carriers, which are at a distance of one diffusion length from the transition, are captured by the transition and flow over the boundary layer, trying to reduce their energy. This excess carrier current creates an electrical current and, if appropriate electrical connections are made on the detector, the generated current can be diverted.

A solar cell is a radiation detector in which light radiation is converted into electrical energy o For the best possible conversion of the incident radiation energy into usable electrical energy in the solar radiation detector it is a prerequisite that the highest possible proportion of the incident radiation is absorbed within a minority carrier diffusion length of the capturing PN junction will. Since the solar emission spectrum is broad, a large part of the radiation is only weakly absorbed. Therefore, the diffusion length must be relatively long in order to achieve a high conversion efficiency. In addition, in order to minimize the energy consumption in the device itself, the series resistance of the cell must be low, while at the same time care must be taken that the ohmic contacts cover as small a zone as possible so that the contacts do not cause too much of the incident radiation is blocked. Up to now, such radiation detectors have generally been produced in that conductivity modifiers have been diffused into the surface of the body made of monocrystalline semiconductor material in order to form the surface zone and the PN junction. The surface zone is very highly doped, up to the solubility limit of the semiconductor, in order to minimize the series resistance. This limits the thickness of the surface zone to values of about one µm or less, since this thickness corresponds to the approximate diffusion length in such highly doped material of the incident radiation, it is essential that the diffusion length in the non-diffused zone of the component is very long.

Daher machten "bisher "bekannte optische Halbleiterstrahlungsdetektoren hoher Güte die Verwendung von Halbleitermaterial hoher Qualität erforderlich, wodurch sie relativ kostspielig wurden«,output properties through dopant diffusion as well long diffusion lengths in the undiffused material To achieve, it is necessary to make the component * us crystalline material with relatively high crystalline To produce perfection «, In addition, the used Semiconductor material have a low level of contamination of undesirable dopants, which the Reduce minority carrier diffusion length «. Therefore, "heretofore" made known semiconductor optical radiation detectors high quality required the use of high quality semiconductor material, making them relatively became costly «,
It is therefore an object of the invention to provide a radiation detector with a high absorption capacity and accordingly to propose a high degree of efficiency, which is comparatively inexpensive to manufacture "
Jede der Schichten hat dabei eine Dicke, die angenähert gleich einer Minoritätsträger-Diffusionslänge ist οStarting from a radiation detector of the type mentioned at the outset, the invention proposes to solve this The object is that the thickness of each of the two zones from the PN junction is approximately equal to the minority carrier diffusion length is. To manufacture the radiation detector, a substrate is placed on the surface a first layer of monocrystalline semiconductor material of one conductivity type and on the first Layer a second layer of monocrystalline semiconductor material of the opposite conductivity type epitaxially dejected. Each of the layers has a thickness which is approximately equal to a minority carrier diffusion length is ο

The optical radiation detector 10 has a flat substrate 12 with two opposite flat surfaces 14 and 15 on. A first epitaxial layer 16 is made on the surface 14 of the substrate 12 a monocrystalline semiconductor material. On the first epitaxial layer 16 is a second Layer 18 of a monocrystalline semiconductor material arranged, the first and second epitaxial Layers 16 and 18 have opposite conductivity types and form a PN junction 20. The substrate 12 can be made of any material that can be used as a nucleating agent for the epitaxial growth of the first Layer 16 is suitable. Preferably, the substrate 12 is made of the same semiconductor material as the layers and 18 and also has the same conductivity type as the first layer 16, but higher conductivity. On the The surface of the second layer 18 is a thin layer 22 of the same conductivity type as the second layer 18, however, of higher conductivity, if the epitaxial layer 16 is therefore N-conductive, has the substrate 12 has the conductivity type N +, the second epitaxial layer 18 the P conductivity type and the thin layer 22 the conductivity type P +. However, conductivity types of the substrate 12 can be the first and second epitaxial Layers 16 and 18 and layer 22 can also be reversed.
Es ist außerdem erwünscht, daß jede der beiden epitaktischen SchichtenEach of the first and second epitaxial layers 16 and 18 have a thickness from the PN junction 20 that is im is essentially equal to the diffusion length of the minority sluggish in the layer. It is also desirable that each of the two epitaxial layers

The minority carrier diffusion length of a semiconductor material depends on its composition, doping and crystalline perfection. When epitaxial layers are made from monocrystalline silicon, the thickness can be maximized by forming the epitaxial layers from contamination-free silicon. In the radiation detector 10, the first and second epitaxial layers 16 and 18 represent the active zones of the detector. The substrate 12 serves as a carrier for the active zones and as a contact for the first epitaxial layer 16. The surface layer 22 serves as a contact for the second epitaxial layer 18 O a metal layer electrode 24 is disposed on a part of the surface of the layer 22, and a metal layer electrode 26 covers the free surface 15 of the substrate 12, the electrodes 24 and 26 are made of a metal which see a good Ohm 1 contact with the Forms semiconductor material used for the radiation detector 10.
Strike methods are formed. However, if the radiation detector 10 is made of silicon, it will Deposition, preferably at a low temperature, to prevent anything from being present in the substrate 12 Diffuse impurities into the epitaxial layers. One such method of precipitation is in the article "Epitaxial Growth of Silicon Using Dichlorosilane j Growth on Single-Crystal Hemispere", by N.G. Goldsmith and P.H. Robinson, RCA Review, vol 34, June 1973, pages 358-368. The metal layer electrodes 24 and 26 can according to known Methods, e.g. by evaporation in vacuum, can be applied.
Daher reflektiert die Oberfläche 14 des Substrats 12 einen Teil der Strahlungsenergie, welche die erste epi-When the radiation detector 10 is in operation, the radiation striking the surface layer 22 becomes epitaxial Layers 16 and 18 and create excess minority carriers in the epitaxial layers. This leads to the generation of an electric current Since both epitaxial layers 16 and 18 have a thickness which is substantially equal to the minority carrier diffusion length is, substantially all of the excess carriers are captured by the PN junction 20 and used to generate electric power. Therefore, the radiation detector has a high Efficiency. By maximizing the thickness of the epitaxial Layers 16 and 18 also maximize the absorption of the radiant energy, and it can be achieve a maximum proportion of excess carriers. It also has the first epitaxial layer 16 shows a refractive index that is different from that of the substrate 12 because of differences in concentration the guide text modifier is different. Therefore, the surface 14 of the substrate 12 reflects a Part of the radiant energy that the first epi-

Diese Faktoren verbessern den Wirkungsgrad des Strahlungsdetektors 10 weiter.tactical layer 16 penetrates back into the active zones 16 and 18. The difference in concentrations the conductivity modifier in the first epitaxial layer 14 and substrate 12 also works as a barrier layer for the flow of excess carriers generated from the first epitaxial layer into the Substrate. These factors further improve the efficiency of the radiation detector 10.
The manufacture of the radiation detector 10 consists of two, deposited on a substrate epitaxial layers leads to a number of advantages in the radiation detector 1O 0 The epitaxial precipitation method creates epitaxial layers of good crystalline quality, even if the substrate 12 has low crystal quality. This enables substrates of poorer crystal quality to be used to save costs, while the active zones have a good crystal quality to achieve good electrical properties. Due to the envisaged epitaxial deposition method, active zones of the desired thickness can be formed more easily and quickly than with the diffusion method used up to now «,
